It is well known that Group IV metal hydrides such as H 4 ) and germane (GeH 4 ) are frequently used. When these hydrides are released into the air, they react violently with oxygen to ignite, and there is a danger of explosion. Therefore, the exhaust gas containing these metal hydrides is generally passed through an alkaline aqueous solution such as caustic soda solution, or the alkaline aqueous solution is converted into diatomaceous earth after being supplied to the reaction furnace during semiconductor production and used. Dangerous Group IV metal hydrides were removed by passing through a treating agent impregnated with such a porous material.

Also, the treatment agent obtained by impregnating diatomaceous earth etc. with an alkaline aqueous solution is a solid substance,
Similar disadvantages arise in handling alkaline aqueous solutions.

By contacting a mixed gas containing a Group IV metal hydride,
It removes Group IV metal hydrides, thereby eliminating the inconvenience of using a dangerous and complicated handling alkaline solution as in the prior art, and making the handling safe and easy.

In the present invention, this is activated and then pretreated with arsine for use. As the alumina gel, not only one composed of alumina alone but also one containing a small amount of silica, sodium oxide, or the like can be used. Specific examples thereof include, as activated alumina, "Neo Bead D", "Neo Bead P", manufactured by Mizusawa Chemical Industry Co., Ltd.
"Neo Bead MHB", "Neo Bead C", "Neo Bead G"
B "can be used. The activation treatment includes a method of heating this alumina gel in a temperature range of 110 to 200 ° C. for about 200 to 300 minutes, and a method of contacting with an inert gas such as argon or nitrogen heated to 110 to 200 ° C. If the activation temperature is within the above temperature range, the higher the activation temperature, the higher the activation is preferable, but if it exceeds 200 ° C., the alumina gel is powdered, which is not preferable. If it is lower than 110 ° C., activation is substantially difficult.

This pretreatment is performed by bringing an activated alumina gel into contact with an arsine molecule by an appropriate means, and usually an arsine-containing gas such as hydrogen gas containing at least 10% of arsine at a temperature of 10 to 100 ° C. A method of passing through alumina gel is used.

A simple method is to flow a gas containing silane or germane into the column after activating the alumina gel by flowing a preheated inert gas into the column. And any other method can of course be employed.

Nitrogen gas heated to a temperature of 110 to 200 ° C. from 15 is sent to the purifier to activate the alumina gel A in the column 1. The flow rate of heated nitrogen gas is 20-50 per g of alumina gel
About m is enough. Then, a pretreatment with arsine is performed by flowing an arsine-containing gas through the alumina gel.
After activation and pretreatment with arsine,
The removal is started by operating the three-way switching valve 12 so that the exhaust gas containing silane and germane flows into the removal device 11 from the reaction furnace 13. A heater may be provided in the column 1 to heat the inside to increase the temperature at the time of contact with the alumina gel. The flow rate of the exhaust gas containing silane or germane is preferably about 250 m / min per 10 g of alumina gel.
The removal capacity per 1 g of alumina gel depends on the amount of impurities contained in the exhaust gas, but in the case of monosilane,
The amount of monosilane that can be removed by 1 g of alumina gel is about 3 m as a result of the measurement. For example, in an exhaust gas containing 10 ppm of monosilane, about 250 to 300 exhaust gases can be removed per 1 g of alumina gel.

That is, it is considered that regeneration is impossible and the removal efficiency is higher at a higher temperature. Therefore, it is considered that the action of removing the alumina gel here is not at least due to the adsorption action.

Since alumina gel is used, silane and germane contained in a gas discharged from a reaction furnace during semiconductor production are almost completely removed, and the gas can be discharged as a harmless gas. Therefore, the exhaust gas removed by the removal method of the present invention can be treated with peace of mind, and there are advantages such as elimination of complicated handling such as an alkaline solution and improvement of workability.
