Description
詳しくは、プラズマCVD法によりシリコン含有絶縁膜
を形成する成膜方法に関する。
るシリコン含有絶縁膜は、一般的に、膜が緻密であり、
水分の透過を抑制でき、かつ膜中の水分の含有が少ない
という長所を有している。このため、ステップカバレー
ジは良いが水分の透過が比較的多い絶縁膜のカバー膜と
して用いられることが多い。
よりシリコン含有絶縁膜を形成する成膜方法について説
明する。図11(a)〜(c),図12は、熱CVD法
によるシリコン酸化膜をプラズマCVD法によるシリコ
ン含有絶縁膜で挟む3層構造の層間絶縁膜の形成方法に
適用した例について示す断面図である。この場合、プラ
ズマCVD装置として平行平板型プラズマCVD装置を
用いる。

形成する前の状態を示す断面図である。図中、1はシリ
コン基板、2はシリコン基板1上の下地絶縁膜、3a,
3bは下地絶縁膜2上に形成され、所定の間隔で隣接す
る配線層である。以上が被堆積基板4を構成する。この
ような状態で、まず、図11(b)に示すように、被堆
積基板4を減圧雰囲気中に置いた後、被堆積基板4上方
にSiH4+N2O の混合ガスからなる反応ガスを導入し、高
周波電力(RF電力)により反応ガスをプラズマ化す
る。プラズマ化によりN2O は活性化窒素N* ,活性化酸
素O* に解離し、SiH4と反応して、配線層3a,3bを
被覆するSiO x N y 膜からなるシリコン含有絶縁膜5が
形成される。上記のSiO x N y 膜5においては、条件を
制御することによりx,yを調整して、膜の緻密性等と
密接に関係している屈折率やエッチング速度を制御し、
かつ膜応力等を調整することができる。例えば、屈折率
では1.45〜2.0 の範囲で制御することができ、場合に応
じて調整することができる。
S+O3 の混合ガスを用いた熱CVD法によりシリコン
含有絶縁膜5上にシリコン酸化膜(NSG膜と称す
る。)6を形成する。次いで、図12に示すように、図
11(b)と同様にして、SiH4+N2O の混合ガスからな
る反応ガスをプラズマ化して、反応させ、シリコン酸化
膜6上にSiO x N y 膜からなるシリコン含有絶縁膜7を
形成する。
y 膜5,7はカバレージが悪いため、間隔の狭い配線層
3a,3b間の凹部を埋める場合や、配線層3a,3b
等凹凸を有する被堆積基板4上に形成する場合には適し
ていない。また、SiH4ガスそのものは危険性が高いガス
として知られている。なお、SiH4+N2O の混合ガスの代
わりに、SiH4を含む反応ガスとしてSiH4+O2の混合ガス
を用いることも考えられるが、SiH4+O2の混合ガスは気
相反応が激しく、プラズマCVDに用いるのは適当では
ない。
法において、最近では、SiH4を含む反応ガスの代わり
に、TEOSを含む反応ガスを用いる場合が多くなって
いる。例えば、TEOS/O2 系の反応ガスを用いた場
合、SiH4+N2O の混合ガスを用いた場合と異なり、いか
なる条件を用いてもSiO2膜(シリコン含有絶縁膜)が形
成され、また、安全性が高く、かつ形成される絶縁膜の
ステップカバレージが優れているという特長を有する。
て有機化合物を用いているため形成されるSiO2膜中にカ
ーボンCが取り込まれること、水分を比較的多く含むこ
と、水分の透過性が高いことが問題となる。また、いか
なる条件を用いてもSiO2膜が形成される反面、屈折率や
膜応力の制御が困難であり、応用面で柔軟性に欠けると
ころがある。例えば、屈折率は常に1.45前後である。
法によるシリコン酸化膜をプラズマCVD法によるシリ
コン含有絶縁膜で挟む3層構造の層間絶縁膜を形成する
場合、中間層であるTEOS+O3 の混合ガスによるシ
リコン酸化膜との相性に関して、TEOS/O2 系ガス
によるシリコン含有絶縁膜はSiH4+N2O の混合ガスによ
るシリコン含有絶縁膜5,7ほど良くない。
TEOS/O2 系の反応ガスによるシリコン含有絶縁膜
の上に形成する場合、シリコン基板上に直接形成する場
合と比較して成膜レートが低くなり、かつムラが生じ
る。このため、熱CVD法によるシリコン酸化膜の異常
成長が起きやすい。また、TEOS/O2 系の反応ガス
によるシリコン含有絶縁膜上では熱CVD法によるシリ
コン酸化膜のステップカバレージが悪化し、そのような
シリコン含有絶縁膜で被覆された配線層間等の凹部でボ
イドが発生し易くなる。

法の反応ガスとしてSi−H結合を有する有機化合物と
N2Oを含む混合ガスを用いている。Si−H結合を有
する有機化合物、例えば、アルキルシラン或いはアリー
ルシラン、アルコキシシラン、鎖状シロキサン又は環状
シロキサン等は、SiH4ほどの反応性はなく、安全性
が高い。また、常温で液体のものが多く、取り扱いが容
易である。
は、プラズマ分解において発生する酸素又は酸化性ガス
中のO2やN2O等のガスを取り込んで系外に持ち出す
作用があり、形成された下地絶縁膜は酸素不足の状態に
なる。この状態では、下地絶縁膜にSiが過剰に含まれ
るようになるため、下地絶縁膜は緻密化し、かつ下地絶
縁膜の上に積層する他の絶縁膜の適合性が向上する。下
地絶縁膜の屈折率はSiが過剰になるほど大きくなる
が、特に、緻密化に関しては、屈折率1.48以上が好
ましく、このような屈折率を有する下地絶縁膜上に他の
絶縁膜を積層したとき、他の絶縁膜中に多量の水分や不
純物が含まれていても、緻密な下地絶縁膜によりそれら
の水分や不純物が被堆積基板に侵入するのを防止するこ
とができる。また、適合性に関しては、屈折率1.48
乃至1.56の範囲が好ましい。このような屈折率を有
する下地絶縁膜上に他の絶縁膜を積層したとき、成膜レ
ート比が1に近くなり、適合性が向上する。特に、上記
下地絶縁膜とTEOS+O3の混合ガスを用いた熱CV
D法によるシリコン酸化膜との適合性は大幅に改善され
る。
用いた場合、形成される絶縁膜中に取り込まれる窒素の
量を調整することにより、形成される絶縁膜の屈折率や
応力等を調整することができる。また、実験によれば、
上記の反応ガスを用いたプラズマCVD法により形成さ
れる絶縁膜は、水分やカーボンその他の有機残留物の含
有量が少なく、カバレージが良い。

3-nRn (n=1,2;k=0〜2;m≧0) 4.環状シロキサン:(Rk H2-kSiO)m (k=1;m≧
2) 但し、いずれの一般式中のRもアルキル基,アリール基
又はその誘導体を表す。
有機化合物との組み合わせに適したガスが用いられる。
即ち、上記全ての有機化合物に対してN2Oが用いられ
る。

る。 (1)本発明の実施例に係るプラズマCVD法による成
膜方法に用いられる反応ガスについての説明 (i)Si−H結合を有する有機化合物の具体例 (A)アルキルシラン又はアリールシラン:Rn SiH4-n
(n=1〜3) 但し、一般式中のRはアルキル基,アリール基又はその
誘導体を表す。アルキル基は一般式Cn H2n+1 で表さ
れ、アリール基は芳香族炭化水素の核から水素1原子を
除いた残余の総称をいい、ベンゼンからフェニル基C6H5
- ,トルエンからトリル基CH3C6H4-,キシレンからキシ
レル基(CH3)2C6H3- ,ナフタリンからナフチル基C10H4-
が誘導される。また、誘導体は、有機化合物の分子内の
小部分の変化によって生成する有機化合物である。

できる。 (2)半導体装置への適用例についての説明 (i)プラズマCVD装置についての説明 図3は、本発明の実施例の成膜方法に用いられる平行平
板型プラズマCVD装置について示す構成図である。

るプラズマCVD法による成膜方法について示す断面図

シシランのうちトリメトキシシラン(Trimethoxysilan
e:(CH 3O)3SiH )を用いて説明する。図1(a)は、配
線層が形成された後であって、プラズマCVD法により
シリコン含有絶縁膜を形成する前の状態を示す断面図で
ある。図中、11はシリコン基板、12はシリコン基板
11上に形成されたシリコン酸化膜からなる下地絶縁
膜、13a,13bは下地絶縁膜12上に形成され、所定の
間隔で隣接する配線層である。以上が被堆積基板14を
構成する。
の電極22a上に被堆積基板14を載置し、チャンバ21
内を減圧する。また、加熱装置により被堆積基板14を
加熱し、温度300〜400℃に保持する。次いで、流
量100SCCMのアルゴンガス(キャリアガス)により1
0℃に保温された液状のトリメトキシシランをバブリン
グし、トリメトキシシランを含むアルゴンガスを生成す
る。これに酸化性ガスとして所定の流量のN2 Oガスを
加えてガス導入口からチャンバ21内に導入する。この
とき、チャンバ21内の圧力を約1Torrに保持する。な
お、N2 Oガスの流量は実験のため、種々変化させる。

マ化する。プラズマ化によりN2O は活性化窒素N* ,活
性化酸素O* に解離し、Si-Hと反応して、図1(b)に
示すように、配線層13a,13bを被覆するSiO x N y 膜
(シリコン含有絶縁膜)15が形成される。

状態になる。この状態では、SiO x N y 膜15にはSi
が過剰に含まれるようになるため、SiO x N y 膜15は
緻密化し、屈折率はSiの量によって可変となる。ま
た、Siを過剰な状態とすることにより、TEOS+O
3 の混合ガスを用いた熱CVD法によるシリコン酸化膜
との適合性も高くなる。
用いた場合、形成されるSiO x N y膜14中に取り込ま
れる窒素の量を調整することにより、形成されるSiO x
N y膜14の屈折率や応力等を調整することができる。
また、TEOS+O2 の混合ガスを用いたプラズマCV
D法による場合と同じようにSiO x N y 膜14のステッ
プカバレージは良い。
D法によりSiO x N y 膜15上にシリコン酸化膜16を
形成する。即ち、常圧雰囲気中に被堆積基板14を置
き、基板温度を約400℃に保持した状態で、キャリア
ガスにより運ばれるTEOSに濃度6%の割合でO3 を
含むO3 +O2 ガスを添加した反応ガスを導入すること
により、反応ガスを熱的に分解し、反応させて、SiO x
N y 膜15上にシリコン酸化膜16を形成する。このと
き、下地のSiO x N y 膜15はTEOS+O3 の混合ガ
スを用いた熱CVD法によるシリコン酸化膜16との適
合性が良いので、シリコン酸化膜16の成膜レートが均
一となり、異常成長が抑制され、かつシリコン酸化膜1
6のステップカバレージもよい。
D法により上記と同様な条件で、シリコン酸化膜16上
にSiO x N y 膜(シリコン含有絶縁膜)17を形成する
と、3層構造の層間絶縁膜が完成する。次に、上記で形
成されたSiO x N y 膜15,17について、成膜速度,
屈折率,含有水分量及び応力を調査した結果について説
明する。
5,17の作成条件は、 反応ガス:(CH3O)3SiH(Ar)+N2O ガス圧力:1 Torr 基板温度:400 ℃ RF周波数:13.56 MHz RF電力:400 W 屈折率:1.493である。

Hzの条件で作成されたものでは、5〜10×108 dyne
/cm2(引張応力)となり、印加電力周波数100kHzの条件
で作成されたものでは、5〜10×108 dyne/cm2(圧
縮応力)となった。
周波数により応力の種類が異なることが分かった。な
お、圧縮応力となる方が、膜質が緻密であるといえる。
上記の結果より、反応ガスをプラズマ化するための印加
電力周波数は100kHzの条件の方がより好ましい。 〔水分含有量〕図4はSiO x N y 膜15,17中の水分
含有量を赤外線吸収スペクトル法により調査した結果に
ついて示す特性図である。

(cm-1)を表す。結果によれば、水分を示すピークは
全く現れなかった。このようにSiO x N y膜15,17
中の水分含有量は極めて少ないことが分かった。 〔屈折率〕図5はSiO x N y 膜15,17の屈折率のN

折率の高低は、膜質の緻密性の評価の目安となり、また
熱CVD法によるシリコン酸化膜との適合性の評価の目
安となる。

有ガス流量(sccm)を表す。結果によれば、N2 O含有
ガス流量に反比例して屈折率が変化しており、流量範囲
200 〜1200sccmで屈折率は1.58〜1.46程度変化する。こ
のように、N2 O含有ガス流量の調整により、屈折率を
制御することができる。なお、屈折率が高くなるほど、
膜質が緻密であることを示し、また、次に示す熱CVD
法によるシリコン酸化膜16との適合性が良くなる傾向
がある。

トの屈折率依存性について示す特性図である。熱CVD
法によるシリコン酸化膜をシリコン基板上に直接形成し
た場合の成膜レートに対するプラズマCVD法によるSi
O x N y 膜15上に形成された熱CVD法によるシリコ
ン酸化膜16の成膜レートの比(Rd)を評価すること
により、プラズマCVD法によるSiO x N y 膜15と熱
CVD法によるシリコン酸化膜16との適合性を評価す
ることができる。Rdが1に近いほど適合性が良いとい
える。
た成膜レート比(Rd)を表し、横軸は比例目盛りで示
された屈折率を表す。結果によれば、屈折率約1.46で成
膜レート比は約0.9 であったが、屈折率が約1.48〜1.56
の範囲で成膜レート比はほぼ1となり、屈折率が1.58で
成膜レート比は1.1 に近づいた。これはTEOS+O2の混合
ガスによるSiO2膜と比較して適合性が大幅に向上し、Si
H4+N2O の混合ガスによるSiO x N y 膜と同じ位適合性
が高いことを示している。
反応ガスに含まれるSi-H結合は、プラズマ分解において
発生する酸素又は酸化性ガス中のO2 やN2 O等のガス
を取り込んで系外に持ち出す作用があり、形成されたシ
リコン含有絶縁膜15,17は酸素不足の状態になる。
この状態では、シリコン含有絶縁膜15,17中にはシ
リコン原子が過剰に含まれるようになるため、シリコン
含有絶縁膜15,17は緻密化し、屈折率はシリコン原
子の量によって調整可能となる。また、シリコン原子を
過剰な状態とすることにより、TEOS+O3 の混合ガ
スを用いた熱CVD法によるシリコン酸化膜16との適
合性も高くなる。
用いた場合、窒素の存在により形成されるシリコン含有
絶縁膜15,17の屈折率や応力等を調整することがで
きる。また、上記の反応ガスを用いたプラズマCVD法
により形成されるシリコン含有絶縁膜15,17は、水
分やカーボンその他の有機残留物の含有量が少なく、カ
バレージが良い。

有絶縁膜15,17を形成することが可能となり、ま
た、形成されるシリコン含有絶縁膜15,17の屈折率
等の制御が可能となる。
膜方法においては、反応ガスとして、トリエトキシシラ
ン(Triethoxysilane:(C2H5O)3SiH )を用い、第1の実
施例と同様な構成の3層構造の層間絶縁膜を形成した。
シリコン含有絶縁膜(SiO x N y 膜)の作成条件は、 反応ガス:(C2H5O)3SiH (Ar)+N2O ガス圧力:1 Torr 基板温度:400 ℃ RF周波数:13.56 MHz RF電力:400 W 屈折率:1.493である。

同様に、安全性の高い反応ガスを用いて、膜質が緻密
で、膜中に水分やカーボンその他の有機残留物の含有量
が少なく、カバレージが良いシリコン含有絶縁膜を形成
することが可能となり、また、形成されるシリコン含有
絶縁膜の屈折率等の制御が可能となる。 (C)第3の実施例 本発明の第3の実施例に係るプラズマCVD法による成
膜方法においては、反応ガスとして、テトラメチルジシ
ロキサン(Tetramethyldisiloxane:(CH3)2HSiOSiH(CH3)
2 )を用い、第1の実施例と同様な構成の3層構造の層
間絶縁膜を形成した。
成条件は、 21反応ガス:(CH3)2HSiOSiH(CH3)2 (Ar)+N2O ガス圧力:1 Torr 基板温度:400 ℃ RF周波数:13.56 MHz RF電力:400 W 屈折率:1.493 である。その他の条件は上記で説明した条件と同じであ
る。

同様に、安全性の高い反応ガスを用いて、膜質が緻密

を用いたプラズマCVD法により作成されたSiO x N y
膜15aの成膜後の状態を示す断面図である。特に、SiO
x N y 膜15aの断面形状は強調して描かれている。更
に、図8(a)はSiO x N y 膜15a上にTEOS+O3
の混合ガスを用いた熱CVD法によるシリコン酸化膜16
aを形成したときの断面形状を示す。

縁膜15aの断面形状はフロー形状にはならず、かつ配線
層13c,13dの上部側壁で厚く被着するため茸状にな
る。従って、配線層13c,13dが狭くなるにつれて配線
層13c,13d間の凹部でボイドが生じやすい。また、図
9は、N2O 含有ガスの流量に対する屈折率及び成膜レー
ト(Rd)比の依存性を示す特性図である。

N2O ガス流量/SiH4含有ガス流量比の小さいところでは

用いた熱CVD法によるシリコン酸化膜16aとの適合性
が低いが、その流量比の大きいところでは、成膜レート
比はほぼ1になり、シリコン酸化膜16aとの適合性が高
くなる。その結果、図8(a)に示すように、シリコン
酸化膜16aはフロー形状を有し、ステップカバレージが
向上する。

と同様にフロー形状にはならないが、SiH4+N2O の混合
ガスを用いた場合と異なり、配線層13e,13fの側壁上
及び下地絶縁膜12b上で同じ膜厚となっており、異常成
長は見られない。従って、配線層13e,13fが狭くなっ
ても配線層13e,13f間の凹部でボイドが生じにくい。

比例目盛りで示された屈折率を表し、右の縦軸は比例目
盛りで示された成膜レート比を表し、横軸は比例目盛り
で示されたO2ガス流量/TEOS含有ガス流量比を表す。
流量比によらず成膜レート比は0.8程度と1よりかなり
小さく、TEOS+O3 の混合ガスを用いた熱CVD法
によるシリコン酸化膜16bとの適合性が低いといえる。
従って、図8(b)に示すように、配線層13e,13fを
被覆するシリコン酸化膜15b上にTEOS+O3 の混合
ガスを用いた熱CVD法によるシリコン酸化膜16bを形
成した場合、シリコン酸化膜16bはフロー形状とはなら
ず、配線層13e,13f間の凹部でボイドが発生し易くな
る。一方、本発明の実施例に係る図1(c)の場合、シ
リコン酸化膜16はフロー形状を有し、ステップカバレ
ージが優れている。
例に係るシリコン含有絶縁膜15又は17の特性と、上
記第1の比較例に係るシリコン含有絶縁膜15a及び第2
の比較例に係るシリコン酸化膜15bの特性等について比
較する。
ては、プラズマCVD法の第1の反応ガスとしてSi−
H結合を有する有機化合物とN2Oを含む混合ガスを用
いている。Si−H結合を有する有機化合物、例えば、
アルキルシラン或いはアリールシラン、アルコキシシラ
ン、鎖状シロキサン又は環状シロキサン等は、SiH4
ほどの反応性はなく、安全性が高い。また、常温で液体
のものが多く、取り扱いが容易である。
の作用により、形成された下地絶縁膜はSiが過剰に含
まれるようになるため、下地絶縁膜は緻密化し、下地絶
縁膜上に他の絶縁膜を積層したとき、他の絶縁膜中の水
分や不純物の被堆積基板への侵入を防止することができ
る。また過剰なSiを含む下地絶縁膜上に他の絶縁膜を
積層したとき、他の絶縁膜との適合性も良くなる。特
に、他の絶縁膜がTEOS+O3の混合ガスを用いた熱
CVD法によるシリコン酸化膜であるとき有効となる。
さらに、酸化性ガスとして窒素を含むガスを用いた場
合、形成される下地絶縁膜中に取り込まれる窒素の量を
調整することにより、形成される下地絶縁膜の屈折率や
応力等を調整することができる。特に、下地絶縁膜の緻
密化に関しては、屈折率1.48以上が好ましく、下地
絶縁膜とTEOS+O3の混合ガスを用いた熱CVD法
によるシリコン酸化膜との適合性に関しては、下地絶縁
膜の屈折率1.48乃至1.56の範囲が好ましい。
VD法により形成される絶縁膜は、水分やカーボンその
他の有機残留物の含有量が少なく、カバレージが良い。
以上のように、安全性の高い反応ガスを用いて、膜質が
緻密で、膜中に水分やカーボンその他の有機残留物の含
有量が少なく、カバレージが良い絶縁膜を形成すること
が可能となり、また、形成される絶縁膜の屈折率等の制
御が可能となる。

Claims (14)
- 【請求項1】 Si−H結合を有するアルコキシシラン
とN2Oとを含む反応ガスをプラズマ化して反応させ、
屈折率1.48〜1.56を有するシリコンを含有する
下地絶縁膜を被堆積基板上に形成する工程と、 前記下地絶縁膜上に他の絶縁膜を形成する工程とを有す
ることを特徴とする成膜方法。 - 【請求項2】 前記アルコキシシランは、一般式(R
O)nSiH4−n(n=1〜3)で表されるものであ
り、かつ前記Rはアルキル基,アリール基又はその誘導
体であることを特徴とする請求項1に記載の成膜方法。 - 【請求項3】 Si−H結合を有するシロキサンとN2
Oガスとを含む反応ガスをプラズマ化して反応させ、屈
折率1.48〜1.56を有するシリコンを含有する下
地絶縁膜を被堆積基板上に形成する工程と、 前記下地絶縁膜上に他の絶縁膜を形成する工程とを有す
ることを特徴とする成膜方法。 - 【請求項4】 前記シロキサンは、一般式RnH3−n
SiO(RkH2−kSiO)mSiH3−nRn(n
=1,2;k=0〜2;m≧0)で表される鎖状シロキ
サンであり、かつ前記Rはアルキル基,アリール基又は
その誘導体であることを特徴とする請求項3に記載の成
膜方法。 - 【請求項5】 前記シロキサンは、一般式(RO)nH
3−nSiOSiH3−n(OR)n(n=1,2)で
表される鎖状シロキサンの誘導体であり、かつ前記Rは
アルキル基又はアリール基であることを特徴とする請求
項3に記載の成膜方法。 - 【請求項6】 前記シロキサンは、一般式(RkH
2−kSiO)m(k=1;m≧2)で表される環状シ
ロキサンであり、かつ前記Rはアルキル基,アリール基
又はその誘導体であることを特徴とする請求項3に記載
の成膜方法。 - 【請求項7】 Si−H結合を有するアルコキシシラン
とN2Oとを含む第1の反応ガスをプラズマ化して反応
させ、屈折率1.48〜1.56を有するシリコンを含
有する下地絶縁膜を被堆積基板上に形成する工程と、 シリコンを含有する有機化合物と酸素含有ガスとを含む
第2の反応ガスを加熱により反応させ、シリコンを含有
する絶縁膜を前記下地絶縁膜上に形成する工程とを有す
ることを特徴とする成膜方法。 - 【請求項8】 前記第2の反応ガスはTEOS+O3で
あることを特徴とする請求項7に記載の成膜方法。 - 【請求項9】 前記第1の反応ガスに含まれるSi−H
結合を有する有機化合物は、アルキルシラン,アリール
シラン,アルコキシシラン及びシロキサンのうちいずれ
かであることを特徴とする請求項7又は請求項8に記載
の成膜方法。 - 【請求項10】 前記アルキルシラン又はアリールシラ
ンは、一般式RnSiH4−n(n=1〜3)で表され
るものであり、かつ前記Rはアルキル基,アリール基又
はその誘導体であることを特徴とする請求項9に記載の
成膜方法。 - 【請求項11】 前記アルコキシシランは、一般式(R
O)nSiH4−n(n=1〜3)で表されるものであ
り、かつ前記Rはアルキル基,アリール基又はその誘導
体であることを特徴とする請求項9に記載の成膜方法。 - 【請求項12】 前記シロキサンは、一般式RnH
3−nSiO(RkH2−kSiO)mSiH3−nR
n(n=1,2;k=0〜2;m≧0)で表される鎖状
シロキサンであり、かつ前記Rはアルキル基,アリール
基又はその誘導体であることを特徴とする請求項9に記
載の成膜方法。 - 【請求項13】 前記シロキサンは、一般式(RO)n
H3−nSiOSiH3−n(OR)n (n=1,2)で表される鎖状シロキサンの誘導体であ
り、かつ前記Rはアルキル基又はアリール基であること
を特徴とする請求項9に記載の成膜方法。 - 【請求項14】 前記シロキサンは、一般式(RkH
2−kSiO)m(k=1;m≧2)で表される環状シ
ロキサンであり、かつ前記Rはアルキル基,アリール基
又はその誘導体であることを特徴とする請求項9に記載
の成膜方法。
