Description
【発明の詳細な説明】 (発明の属する技術分野) 本発明は光放射の検出用デバイスに関する。
(従来の技術) 長波長光検出器(5マイクロメートル以上)は2つの
デバイスのグループに大別される: (1)光電効果半導体検出器 (2)ホトサーミック(photothermic)検出器 1番目の場合、これらの検出器は低温でのみ動作す
る。実際、これらのデバイスの動作原理は、2つのエネ
ルギーレベルE1とE2の間の光遷移による自由キャリアの
発生に基づいている。応用の種類により: ア 外来光伝導体の場合、エネルギーレベルE1はトラッ
プレベルであり、E2は伝導帯である。

(発明の実施の形態) 以下図面に基づき本発明を更に詳しく説明する。
第1図は本発明による検出器の単純化した構造を示し
ており、第2図はこの検出器のエネルギー図を示してい
る。この検出器には基板1の上に、ある半導体材料とそ
れと同じ半導体材料の2つの層2、5の間にクランプさ
れた異なる半導体材料3、4の2つの層がある。これら
の種々の層の材料は、層3、4が第2図に示す非対称量
子井戸を構成するように選択されている。このため、層
3、4の材料には異なる伝導ポテンシャルがある。

絶縁させる絶縁層ISO; (5)デバイスDETの上面をトランジスタのゲートに接
続する金属接続部CX1; (6)トランジスタのドレインに接続し出力信号を供給
する金属接続部CX0。

体と金属接続部がないが、デバイスDET上で放射を行
う。放射は、第5図に示すようにメカニカルまたは電気
光学変調器によりデバイスDETに伝送される。

- 【請求項1】少なくとも2つの層(3、4)のスタック
をふくむ非直線結晶体を有し、 前記層は非対称構造をもつ少なくともひとつの量子井戸
を構成する異なる禁止帯幅をもつ材料から作られ、 前記スタックは、スタックの層よりも大きな禁止帯幅を
もつ材料によるバリア層(2、5)によりはさまれ、 前記井戸は井戸の深い部分の第1エネルギーレベル(E
0)とそれより浅い部分の第2エネルギーレベル(E1)
とをふくみ、 光の検出と処理は電子のこれら2つのレベルの間の遷移
により行われ、 電圧測定装置に接続される電極(1、6)が前記バリア
層にもうけられることを特徴とする光放射の検出用デバ
イス。 - 【請求項2】検出装置が非対称合成体を有する多数の量
子井戸のスタックから成ることを特徴とする請求項1記
載の検出装置。 - 【請求項3】種々の量子井戸が実質的に等しい特性であ
ることを特徴とする請求項1記載の検出装置。 - 【請求項4】検出装置が量子井戸のスタックの端に接続
されているポテンシャル測定装置を有することを特徴と
する請求項2または3のいずれか1つに記載の検出装
置。 - 【請求項5】検出装置が電界効果トランジスタからな
り、量子井戸のスタックの一番端の2つの層の間に生ず
る電圧により電界効果トランジスタが制御されるよう
に、多数の量子井戸のスタックが電界効果トランジスタ
のドレインまたはゲートの所に集められていることを特
徴とする請求項4記載の検出装置。 - 【請求項6】非対称量子井戸のスタックを構成する材料
の種々の層がエピタキシーから組み立てられることを特
徴とする前述の請求項のいずれか1つに記載の検出装置
を構成する方法。
