ために、基板としては高温に耐える材料が要求されてい
た。高温耐性の基板はコストアップとなり、また基板の

は照射光の光子数を大きく出来る可視光ならびに紫外線
レーザーが用いられる。具体的には、アルゴンイオンレ

非晶質シリコンは不純物を含有していてもよいし、意図
的に不純物を導入しないものでもよい。不純物として、
III族やV族の不純物を含有する非晶質シリコン薄膜を
用いることにより得られる多結晶薄膜はそれぞれ、P型
およびN型の電気伝導性を示す。意図的に不純物が導入
されていない非晶質シリコンは弱P型または弱N型の電
気伝導性を示す多結晶薄膜を与える。非晶質シリコンゲ
ルマン合金や非晶質シリコンカーボン合金も本発明の原

シリコンウエハを基板に用いている従来の技術と著しい

シリコン薄膜の導電率は1×10-7S/cmであり、太陽電池
用の基板として十分使用できるものであった。X線回折
