しかしながら、選択性の悪いエッチングを行うとエッチ
ングが終了される際、被エッチング膜の下層のエッチン
グしたくない膜もエッチングされてしまうという問題が
ある。これは薄膜化、例えば膜厚等の高精度化の障害と

ガスはガス排気口5からロータリポンプ等で排気され
る。エッチングは10分で終了し、反応容器2内温度150
℃での窒化ケイ素膜8のエッチングレートは第3図に示
