そして、各サンプルウェーハのBMD密度の測定値(以下、「測定BMD密度」という場合がある)と、各直胴部SM2におけるサンプルウェーハの取得位置に対応する部位のBMD密度の推定値(以下、「推定BMD密度」という場合がある)との相関を調べた。
その結果を図4に示す。

前記引き上げ炉を模擬したシミュレーションモデルを構築するステップと、
前記引き上げ炉を構成する炉部材の熱物性値を任意に設定した複数の計算条件について前記シミュレーションモデルに基づき伝熱シミュレーションを実施して、前記複数の計算条件からそれぞれ得られた前記引き上げ炉内の温度分布の計算結果を訓練データとして生成するステップと、
前記訓練データに基づいて、入力を前記引き上げ炉内における所定の測定位置の温度、シリコン単結晶の酸素濃度、および、BMD析出熱処理条件とし、出力を前記シリコン単結晶のBMD密度とする回帰モデルを構築するステップと、
シリコン単結晶の引き上げ中に得られた前記所定の測定位置の温度測定結果、前記シリコン単結晶の酸素濃度、および、BMD析出熱処理条件を前記回帰モデルに入力して、当該引き上げ中のシリコン単結晶のBMD密度を推定するステップと、を含む、BMD密度推定方法。 A method for estimating a BMD density of a silicon single crystal grown by a Czochralski method in a pulling furnace, comprising:

and inputting the temperature measurement results at the predetermined measurement positions obtained during pulling of the silicon single crystal, the oxygen concentration of the silicon single crystal, and BMD precipitation heat treatment conditions into the regression model to estimate the BMD density of the silicon single crystal during pulling.
