基板処理部群120において、処理部121と処理部122とが対になっており、処理部123と処理部124とが対になっている。そして、処理部121と処理部122との対に専用の搬送機構である1つのリフター20が設けられている。リフター20は、処理部121と処理部122との間でX方向に沿って移動可能とされている。また、リフター20は、昇降駆動機構24によって処理部121および処理部122のそれぞれにおいて昇降可能とされている。同様に、処理部123と処理部124との対に専用の搬送機構である1つのリフター20が設けられている。

処理槽10は、石英等の耐薬性の材料により構成された貯留容器である。処理槽10は、処理液を貯留してその内部に基板Wを浸漬させる内槽11と、内槽11の上端外周部に形成された外槽12とを含む二重槽構造を有する。内槽11および外槽12はそれぞれ上向きに開いた上部開口を有する。外槽12の上縁の高さは、内槽11の上縁の高さよりも僅かに高い。内槽11の上端まで処理液が貯留されている状態で処理液供給部30から処理液がさらに供給されると、内槽11の上部から処理液が溢れて外槽12へとオーバーフローする。本実施形態の処理部122は、リンス処理を行う水洗槽であるため、処理槽10には処理液として純水が供給されて貯留される。
