Description
The present invention relates to a copper/ceramic bonded body formed by bonding a copper member made of copper or a copper alloy to a ceramic member, and an insulating circuit formed by bonding a copper plate made of copper or a copper alloy to the surface of a ceramic substrate. It is related to the board.
Power modules, LED modules, and thermoelectric modules have a structure in which power semiconductor elements, LED elements, and thermoelectric elements are bonded to an insulated circuit board that has a circuit layer made of a conductive material formed on one side of an insulating layer. .
For example, power semiconductor elements for controlling high power used to control wind power generation, electric vehicles, hybrid vehicles, etc. generate a large amount of heat during operation, so the substrate on which they are mounted is a ceramic substrate. A circuit layer formed by bonding a metal plate with excellent conductivity to one surface of the ceramic substrate, and a metal layer for heat dissipation formed by bonding a metal plate to the other surface of the ceramic substrate. Insulated circuit boards have been widely used in the past.
For example,
Incidentally, recently, there has been a tendency for the heat generation temperature of semiconductor elements mounted on insulated circuit boards to become higher. Further, in a semiconductor device in which a semiconductor element is mounted on an insulated circuit board, it is used as a high-temperature operation device capable of high-speed switching.
Therefore, the insulated circuit board is subjected to thermal stress under high temperature conditions in a short period of time, and higher thermal cycle reliability is required than ever before.
This invention has been made in view of the above-mentioned circumstances, and is a copper/copper material with excellent bondability between a ceramic member and a copper member and excellent reliability in cooling and heating cycles even when subjected to severe cooling and heating cycles.
