In the present invention, since the SAM base substrate allows separation of GaN crystals by a simple operation of cooling after GaN crystal growth, it is useful for improving the production yield of free-standing GaN crystals.

(3) The step height differs greatly between the nitride and SAM substrates. Therefore, unless the step is stable on the surface during processing of the SAM substrate, cubic crystals are easily generated and a hexagonal single phase cannot be obtained.
(4) In the MOCVD method, when growing a nitride semiconductor on a sapphire substrate, it is said to be effective to nitride the surface. Although it is easy to ensure in-plane uniformity for small-diameter substrates, in-plane dispersion increases for large-diameter substrates. In order to solve this problem, the substrate temperature is maintained at a high temperature for a certain period of time in a high vacuum state in an MBE growth apparatus while rotating the substrate, and then the substrate temperature is changed and the radicalized nitrogen gas is applied to the substrate for a certain period of time. A resist was spin-coated on the GaN crystal layer (growth surface) of the prepared GaN/SAM template. Next, a striped or hexagonal pattern was formed in the a-axis or m-axis direction of GaN using photolithography.

〔GaN厚膜の形成〕
表面にSiO2マスクパターンを形成したGaNテンプレートは、HVPE装置内の炭素製試料固定治具(サセプター)にセットした。その後、反応管内にN2ガスを30min流し、反応管内をN2ガス雰囲気下とした。金属原料部が850℃、基板加熱部が1050℃となるように反応管を加熟し、設定温度到達後、25分間保持した。このとき、基板加熟部が500℃に達するまでは反応管内にはN2ガスを流通させ、500℃以上ではH2ガス、及び、NH3ガスを流通させた。

The GaN template with the SiO2 mask pattern formed on its surface was set in a carbon sample fixing jig (susceptor) in the HVPE apparatus. Thereafter, N 2 gas was flowed into the reaction tube for 30 minutes to create an N 2 gas atmosphere inside the reaction tube. The reaction tube was heated so that the metal raw material part was at 850°C and the substrate heating part was at 1050°C, and after reaching the set temperature, the temperature was maintained for 25 minutes. At this time, N 2 gas was passed through the reaction tube until the temperature of the substrate ripening section reached 500°C, and H 2 gas and NH 3 gas were passed above 500°C.
次いで、反応管内に設置されたGa金属にHC1ガスを0.8L/min流通させた。また、NH3ガスを8L/min、キャリアガスであるH2ガスを4.IL/min流通し、720分間GaN結晶を成長させた。GaN結晶の膜厚は2000μmであった。
その後、HClガスの流通を止めて、成長を終了させ、基板の冷却を行った。冷却はガスを流通させながら、自然放冷にて行った。冷却時、基板温度が600℃以下になるまではNH3ガスを5L/min流通し、600℃以下ではN2ガスを37L/min流通した。

Thereafter, the flow of HCl gas was stopped, growth was completed, and the substrate was cooled. Cooling was performed by natural cooling while circulating gas. During cooling, NH 3 gas was flowed at 5 L/min until the substrate temperature became 600° C. or lower, and N 2 gas was flowed at 37 L/min at 600° C. or lower.
基板温度が150℃以下になった時点で、装置内から基板を取リ出したところ、その時点においてすでにSAM基板とGaN結晶層とは全面で自然剥離しており、自立GaN基板が得られた。自然剥離の歩留まりは100%であった。
得られたGaN結晶自立基板の特性を以下の方法で測定した。

〔暗点密度評価〕
得られたGaN結晶自立基板について、走査型電子顕微鏡/力ソードルミネッセンス(S EM/CL)装置(日本電子社製JSM-7600F/Gatan社製MonoCL4)を用いて、GaN結晶自立基板の表面の観察を行った。このときの加速電圧は5kV、観察範囲は20μm×20μmとし、観察範囲内に観察された暗点の総数から暗点密度を算出した。

〔表面状態〕
得られたGaN結晶自立基板について、ノマルスキ一微分干渉顕微鏡を用いて表面状態の評価を行った。
得られたGaN結晶は、HVPE炉から取り出した時にはSAM基板と自然剥離しており、(0001)面を主面とする、厚みが約2mmの自立GaN基板であった。基板にはクラックは確認できなかった。裏側の剥離面はGaN結晶側もSAM基板側も鏡面であり、SAM基板も割れることなく回収することができた。
自然剥離の確率は、100%であり、SAM基板の回収率は80%であった。
自然剥離したGaN結晶の0002XRCの半値全幅は120arcsecであり、C L測定による暗点密度は1.0x105個/cm2であった。
〔Surface condition〕
The surface state of the obtained GaN crystal free-standing substrate was evaluated using a Nomarski differential interference microscope.
The obtained GaN crystal had naturally peeled off from the SAM substrate when taken out from the HVPE furnace, and was a free-standing GaN substrate having a (0001) plane as a main surface and having a thickness of about 2 mm. No cracks were observed on the board. The peeled surface on the back side was a mirror surface on both the GaN crystal side and the SAM substrate side, and the SAM substrate could be recovered without breaking.
The probability of natural peeling was 100%, and the recovery rate of the SAM substrate was 80%.
The full width at half maximum of 0002XRC of the naturally exfoliated GaN crystal was 120 arcsec, and the dark spot density by CL measurement was 1.0 x 10 5 pieces/cm 2 .
(実施例9)
HVPE法GaN多数枚同時作成
直径6インチ以上作成できるHVPE装置を用いて直径2インチのGaN/SAMテンプレートを5枚配置してHVPE成長を行った。テンプレートは実施例1(MOVPE)、実施例3(MBE)で作成したものを用いた。
HVPE法GaN成長条件は実施例2に指名したものとほぼ同じ条件で行った。
実験は、MOVPE製GaNテンプレート3枚、MBE製GaNテンプレート2枚で行った。
HVPE成長直後のGaN側の写真図を図9に示す。HVPE成長直後のSAM側の写真図を図10に示す。

FIG. 9 shows a photograph of the GaN side immediately after HVPE growth. A photograph of the SAM side immediately after HVPE growth is shown in FIG.
また、図11に、自然分離したMO-GaNテンプレートを、図12に自然分離したMBE-GaNテンプレートを示す。
図11、図12に示されるようにMBEテンプレートもMOVPEテンプレートと同様、自然分離することが確認された。
MOVPEの場合、GaNは約3μmであるが、MBEは約1μmでも自然分離が出来、分離後のSAM基板の表面がきれいで平坦であった。
