Abstract
Description
The present invention relates to an optical semiconductor device.
A light source with a wavelength of 300 to 340 nm is sometimes used as ultraviolet light to irradiate the human body for various treatments. Conventionally, mercury lamps, excimer lights, and the like have been used as such light sources.
In recent years, there has been an increasing desire to replace mercury lamps and excimer lights as light sources with wavelengths of 300 to 340 nm with ultraviolet LEDs.
Compared to the emission spectra of mercury lamps and excimer lights, the half-width of the emission spectrum of ultraviolet LEDs is wider. For example, if the peak wavelength of an ultraviolet LED is 308 nm, the emission intensity of excimer light (wavelength 308 nm, XeCl) below 300 nm is about 10% of the emission intensity at the peak wavelength. In LEDs, the emission intensity at less than 300 nm tends to be stronger than excimerite, such that the emission intensity at less than 300 nm is about 30% of the emission intensity at the peak wavelength. Since light of less than 300 nm may have an adverse effect on the human body, it is necessary to cut short wavelengths of less than 300 nm when replacing with ultraviolet LEDs.
Additionally, mercury lamps and excimer lights have a straight tube shape and are linear light sources, and have a structure that radiates light uniformly perpendicular to the surface of the straight tube, so they cannot emit wavelengths below a specific wavelength. To cut the light, it was sufficient to place a single light cut filter in the direction of light emission from the straight pipe. However, the LED chip is a point light source, and the direction of light emitted from the LED chip is omnidirectional. Therefore, the light distribution of an optical semiconductor device with a flat output surface, such as an SMD with a built-in LED chip, is wide, and light may be emitted over an angular range of approximately ±60° from the vertical direction.
Optical cut filters that cut wavelengths below a specific wavelength, that is, high-pass filters, include optical cut filters that utilize optical coherence using dielectric thin films configured as single or multilayer films, and optical cut filters that utilize optical coherence. Unlike those that do, there are light cut filters that utilize resonance phenomena caused by materials. An optical cut filter that utilizes optical interference (hereinafter referred to as an optical interference filter) can reduce the wavelength difference between the wavelength at which the transmittance is 90% and the wavelength at which the transmittance is 10%. This is effective when it is desired to cut wavelengths shorter than a specific wavelength in the wavelength profile while increasing optical output at wavelengths longer than the specific wavelength. However, optical interference filters have a problem in that the optical path length within the filter changes depending on the angle of incidence of light onto the filter, and therefore wavelengths below a specific wavelength cannot be effectively cut depending on the observation angle (angle of incidence). In addition, a light cut filter that is not an optical interference filter has the advantage that the transmittance does not change depending on the incident angle of light, but the wavelength at which the transmittance is 90% and the wavelength at which the transmittance is 10% are different. It has been difficult to reduce the wavelength difference.
Therefore, for example, in an optical semiconductor device with a built-in point light source such as an LED chip, an optical semiconductor device that can cut light on the shorter wavelength side than a specific wavelength while suppressing attenuation of the output of light on the longer wavelength side than the specific wavelength. Provision of equipment is desired.
The present invention has been made in view of the above circumstances, and its purpose is to cut light at wavelengths shorter than a specific wavelength while suppressing attenuation of the output of light at wavelengths longer than a specific wavelength. An optical semiconductor device according to an embodiment of the present invention will be described based on the drawings.

FIG. 1 shows a top view of an

Each part of the
As shown in FIG. 2, the
The
The
The
The
The range overlapping with the
In addition, as will be described later, when the

The
第二の層の材料としては、例えばTiO2(屈折率:2.26)、HfO2(屈折率:1.95)、Sc2O3(屈折率:1.96)が選択される。
When the

In the following description, a case where λ 1 is 305 nm will be explained as an example. λ 1 is within a range (for example, 300 nm) between the emission center wavelength of the light emitting element 2 (in this embodiment, the case of 310 nm is explained as an example) and the maximum wavelength (for example, 300 nm) in the wavelength range to be cut. 310 nm or less), the setting is such that the optical output in the wavelength range to be cut can be reduced. When the light-emitting
Hereinafter, in the
As shown in FIGS. 1 and 2, the light cut filter in this embodiment includes a
Rather than forming the
In FIG. 2, when viewed in the direction of the inclination angle from the outer periphery of the
Consider a case where, for example, an optical interference filter having the transmittance characteristics shown in FIG. 3 is formed on the entire lower surface of the
That is, in the optical interference filter as shown in FIG. 3, light with a wavelength shorter than λ 1 that is incident on the
The conditions for arranging the
- The
- The
If the above arrangement conditions are met, in order to cut light in the wavelength band of λ 1 or less, it is permissible for the
The
The
In the
