本発明の実施の形態のスピーカーの製造方法により実際に製造したスピーカー10の、アクチュエータ12および振動板13を、図4に示す。図4(a)に示すように、アクチュエータ12は、3対のカンチレバー25と、各カンチレバー25の表面に設けられたPZTから成る圧電体薄膜26と、2つの板バネ25cとを有している。各板バネ25cは、隣り合う各対のカンチレバー25の自由端25b、すなわち隣り合う4つのカンチレバー25の自由端25bの間に設けられ、それぞれ周りの4つのカンチレバー25の自由端25bが接続されている。また、アクチュエータ12は、下部電極35と上部電極37とを有している。アクチュエータ12は、正方形であり、周囲が7 mm×7 mmであり、3対のカンチレバー25の外形(振動する範囲)が4 mm×4 mmである。

図4に示すスピーカー10をモデルにして、解析シミュレーションソフト「Femtet(登録商標;ムラタソフトウェア株式会社製)」を用いて、静的解析および共振解析を行った。解析では、各カンチレバー25を構成するSiのデバイス層41の厚みを15μmとし、10 Vの電圧を加えた。その結果、静的解析では、振動部13aの中心での変位は、12.8μmであった。また、共振解析では、全部で8つの共振モードが得られ、最低共振周波数f0が3094 Hzであった。

図4に示すスピーカー10を用いて、振動変位の周波数特性を測定した。振動の測定にはレーザードップラー速度計を用い、測定した速度値を変位に変換した。測定では、1 Vpp(オフセット 0.5 V)の電圧をかけ、測定周波数の範囲を可聴域の20 Hz~20 kHzとした。測定結果を、図5に示す。図5に示すように、最低共振周波数f0は4.2 kHzであり、そのときの変位(Displacement)は9.2μmであった。

図4に示すスピーカー10を用いて、音響測定を行った。図6に示すように、測定では、無響室51の内部に、カプラ52(DB 2012;ブリュエル・ケアー社製)付きイヤーシミュレータマイク53(タイプ 4195;ブリュエル・ケアー社製)を設置し、振動板13をマイク53に向けて、スピーカー10をカプラ52の上に固定した。スピーカー10は、後方カバー16のプリント基板の位置で、粘土54で密封した。また、無響室51の外に配置されたオーディオアナライザ55(APx555;オーディオプレシジョン社製)を、スピーカー10およびマイク53に接続した。また、オーディオアナライザ55には、測定結果を表示するために、パーソナルコンピュータ(PC)56を接続した。

測定では、オーディオアナライザ55により、交流電圧およびバイアスのための直流電圧をスピーカー10に印加して音を発生させ、マイク53で受け取った音圧信号を、オーディオアナライザ55に送った。さらに、得られた音圧信号から、オーディオアナライザ55でSPL(Sound Pressure Level;音圧レベル)およびTHD(Total Harmonic Distortion;全高調波歪)を計算し、その計算結果をパーソナルコンピュータ56のモニタに出力した。なお、SPLは、音の大きさを表し、測定される振動の変位速度が大きいほど、値が大きくなる。また、THDは、発生する音の歪の程度を表し、駆動周波数の音波に比べて二次、三次などの高調波、およびノイズがどれだけ発生しているのかを示すものであり、値が小さいほど歪が小さいことを表している。

図7(a)に示すように、SPLは、印加電圧が大きくなるほど、値が大きくなっていることが確認された。例えば、15 Vppを印加したとき、6.1 kHzで最大値123.3 dBが得られ、可聴域の20 Hz~20 kHzの範囲では、70 dB以上になることが確認された。また、2 Vppを印加したとき、5.7 kHzで最大値103.3 dBが得られ、50 Hz~20 kHzの範囲では、60 dB以上になることが確認された。また、いずれの印加電圧でも、概ね200 Hz~2 kHzの範囲で、SPLの値がほぼ一定になっていることが確認された。これらの結果から、スピーカー10は、MEMSスピーカーとしては、大きい音圧が得られているといえる。なお、4.2 kHzの最低共振周波数f0および、その整数倍の周波数の付近で、SPLの値がピークを有していることも確認された。

図7(b)に示すように、THD+N(ノイズ)は、印加電圧が小さいほど、値が小さくなる傾向があることが確認された。また、いずれの印加電圧でも、40 Hz~1.4 kHzの範囲で、THDの値が概ね10%以下になることが確認された。また、例えば、2 Vppおよび5 Vppを印加したとき、100 Hz~13 kHzの範囲のほとんどで、5%以下になることが確認された。また、2 Vppを印加したとき、100 Hz~14 kHzの範囲で、10%以下になることが確認された。これらの結果から、スピーカー10は、幅広い音域で低歪な音質を実現可能であるといえる。なお、4.2 kHzの最低共振周波数f0の半分の周波数f0/2の付近で、THDの値がピークを有していることも確認されたが、これはf0/2付近でスピーカーを駆動したとき、その2倍の高調波が共振周波数f0付近に発生したためである。
