Abstract
Description
TECHNICAL FIELD The present invention relates to an insulated circuit board with a heat sink and a power module using the same.
As an insulating circuit board, a circuit layer is bonded to one surface of an insulating layer made of a ceramic substrate such as aluminum nitride, and a heat sink is bonded to the other surface via a metal layer. Are known.
For example, the insulated circuit board with a heat sink disclosed in

SUMMARY OF THE INVENTION It is an object of the present invention to provide an insulating circuit board with a heat sink and a power module that can improve the appearance of the peripheral wall portion of the heat sink in the insulating circuit board with the heat sink.
The insulated circuit board with a heat sink of the present invention includes a circuit layer formed on one surface of a ceramic substrate and a metal layer formed on the other surface of the ceramic substrate; An insulated circuit board with a heat sink brazed to the bottom surface of the recess in a heat sink having a recess in which at least a part of the insulated circuit board is housed, and located on the outer periphery of the recess A brazing reservoir recess is formed in at least a part of the inner side surface of the peripheral wall portion of the heat sink.
In the present invention, surplus molten solder generated when the bottom surface of the accommodation recess in the heat sink and the metal layer of the insulated circuit board are joined using a brazing material accumulates in the solder reservoir recess formed in the inner side surface of the peripheral wall. As a result, it is possible to suppress the molten solder from creeping up on the upper surface of the peripheral wall portion of the heat sink, thereby improving the appearance of the peripheral wall portion of the heat sink.
As a preferred aspect of the insulated circuit board with a heat sink of the present invention, the solder reservoir recess may be formed along the entire circumference of the inner side surface of the peripheral wall portion.
In the above-described aspect, since the brazing reservoir recess is formed along the entire circumference of the inner side surface of the peripheral wall portion, excess brazing material generated when the bottom surface of the accommodation recess in the heat sink and the metal layer of the insulated circuit board are joined using a brazing material. Molten brazing can be reliably accumulated in the brazing reservoir concave portion, and the appearance of the peripheral wall portion of the heat sink can be reliably improved.
A power module of the present invention includes the insulating circuit board with the heat sink, a semiconductor chip provided on the circuit layer of the insulating circuit board, and a resin material molded on the semiconductor chip and in the housing recess. .
In the present invention, since the remaining solder is accumulated in the solder reservoir recess, the adhesion between the inner side surface of the accommodation recess and the resin can be improved, and a highly reliable power module can be provided.
ADVANTAGE OF THE INVENTION According to this invention, the external appearance of the peripheral wall part of the heat sink in an insulated circuit board with a heat sink can be improved, and a highly reliable power module can be provided.
An embodiment of the present invention will be described below with reference to the drawings.

As shown in FIG. 1, an insulating

[Configuration of insulation circuit board]
An
The
これらのうち第1回路層121は、純度99質量%以上の純アルミニウムが用いられ、JIS規格では1000番台の純アルミニウム、特に1N90(純度99.9質量%以上:いわゆる3Nアルミニウム)又は1N99(純度99.99質量%以上:いわゆる4Nアルミニウム)を用いることができる。
The
Of these, the
In this embodiment, the
The
[Heat sink configuration]
The
For example, the
Also, the
Further, a
In addition, since the
For example, the
In this case, if the
As shown in FIG. 2, in this
In addition, as shown in FIG. 5, for example, fastening holes 26 are formed in the outer periphery of the
Further, the shape of the fins erected on the
The
[Manufacturing method of insulated circuit board with heat sink]
Next, a method for manufacturing the insulating
The manufacturing method includes an insulating circuit board forming step of bonding a
(Insulated circuit board forming process)
The
The bonding conditions at this time are not necessarily limited. A minute or less is preferred.
Then, the
As a result, the circuit layer 12 (the
(Heat-sink bonding process)
Then, as shown in FIG. 3A, an aluminum-based brazing
As a result, the
The pressure in the stacking direction is preferably 0.1 MPa to 0.5 MPa, and the heating temperature is maintained at 590° C. or higher and 615° C. or lower for 3 minutes or longer and 20 minutes or shorter.
Here, in the heat sink bonding step, when the insulating
Note that the bonding of the
Then, an

In addition, detailed configurations are not limited to those of the embodiments, and various modifications can be made without departing from the scope of the present invention.
For example, in the above-described embodiment, the
[First modification of the embodiment]
FIG. 6 is a cross-sectional view showing an insulating
Here, when the
On the other hand, in this modification, since the
In the above-described embodiment, the
[Second Modification of Embodiment]
FIG. 7 is a cross-sectional view showing an enlarged part of an insulating
In this modified example, the
Therefore, even in this modified example, surplus molten solder generated when bonding the insulated
[Third modification of the embodiment]
FIG. 9 is a cross-sectional view showing an enlarged part of an insulating
In this modified example, the
In this modified example, since the
Therefore, in this modified example, surplus molten solder generated when bonding the insulated
Also in the second and third modifications, similarly to the first modification, the solder pool recesses 231B and 232 are formed at the end of the
