ヒートシンク73の上面には、既述の紫外発光LEDなどの発光部72が、透明部材(透過窓)712を介して基板Wの下面Wdと対向するように、配置されている。第1実施形態では、基板周縁部を予め設定された加熱条件(例えば10秒で、目標温度80℃まで昇温)で加熱するために、9個の発光部72が基板周縁部の形状に対応して円弧状に配列されている。つまり、発光部72は、加熱筐体71の回転対称軸a71を基準として配置されている。各発光部72は、素子基板721と、光(紫外線)を射出する発光素子722と、発光素子722の制御信号や温度検出信号を制御部10との間で授受するためのコネクタ723とを有している。発光素子722およびコネクタ723は素子基板721の一方主面上で隣接して取り付けられている。そして、発光素子722およびコネクタ723が透明部材712を介して基板Wの下面Wdに対向するように、発光部72はヒートシンク73の上面に固定されている。

このように構成された発光部72では、制御部10からの点灯信号がコネクタ723を介して与えられると、発光素子722が点灯し、紫外光Lを基板Wの下面Wdに向けて射出する。紫外光Lは透明部材712を介して回転軸a1を中心に回転している基板Wの下面Wdに照射される。これによって、基板周縁部が加熱されて所望温度に到達する。例えば制御部10の照射光量制御部(後で説明する図6参照)からの指令に応じ、9個の発光部72が全部点灯すると、回転している基板Wの下面Wdに紫外光Lが照射され、その結果、図5中の曲線C(9)に示すように比較的短時間(点灯開始から約10秒)で基板Wの周縁部は80℃以上に昇温される。その時点で基板Wに処理液が供給されると、基板Wの温度は若干低下するものの、処理液の供給中も紫外光Lを照射し続けることで基板Wの周縁部の温度を75℃程度に維持することができる。

制御部10では、予め固定ディスク13に記憶されているベベルエッチングプログラムが記憶部12(例えば、RAMなど)にコピーされるとともに演算処理部11が記憶部12のベベルエッチングプログラムに従って演算処理を実行する。これにより、特許文献1に記載の装置と同様に、基板Wを回転軸a1周りに回転させつつ基板Wの下面Wdに紫外光Lを照射することによって基板Wを加熱している。また、基板Wの温度は一定温度に到達した後で、基板Wの上面Wuおよび下面Wdに処理液を供給することで、基板Wの周縁部の薄膜TFに対してエッチング処理が施される。いわゆるベベルエッチングが実行される。ここで、エッチング処理の進行に伴って、薄膜TFの膜厚は徐々に減少していく。このとき、薄膜TFの反射率が薄膜TFの膜厚減少に伴って変動する。例えば薄膜TFが窒化シリコン(SiN)や酸化シリコン(SiO2)で構成される場合、紫外光Lを薄膜TFに照射する場合、図7中の曲線CV1(SiN)および曲線CV3(SiO2)に示すように、膜厚変動に応じて大きく変動する。また、上記以外に、窒化チタン(TiN)、銅(Cu)、コバルト(Co)、タングステン(W)などの薄膜TFが基板Wの上面Wuに形成されるとともに処理液が基板端面を介して基板Wの下面Wdに回り込むことで当該下面Wdにも薄膜TFが形成されることがあるが、これらの薄膜TFも、同図に示すように、膜厚に応じて反射率が変動する膜厚依存性を有している。
