Abstract
Description
TECHNICAL FIELD The present invention relates to a highly heat-resistant silicone resin composition, a heat-resistant silicone sheet, and a method for producing the same.
In recent years, the performance of semiconductors such as CPUs has improved remarkably, and the amount of heat generated has increased accordingly. Therefore, heat dissipaters are attached to electronic parts that generate heat, and thermally conductive silicone sheets are used to improve the adhesion between semiconductors and heat dissipaters. Softness and high thermal conductivity are required for thermally conductive silicone sheets as devices become smaller, have higher performance, and become more highly integrated.
However, although conventional thermally conductive silicone sheets have relatively high heat resistance, they have been required to have even higher heat resistance. Specifically, silicone sheets with high thermal conductivity have the problem of becoming hard at high temperatures due to an increase in filler content and the use of highly thermally conductive fillers, and an improvement was required. Similarly, heat resistance is important for sealants, heat insulators, electromagnetic wave absorbers, and the like.
In order to solve the above conventional problems, the present invention provides a silicone resin composition with high heat resistance, a heat-resistant silicone sheet, and a method for producing the same, using an organic heat-resistant improver.
The present invention is a heat-resistant silicone resin composition containing a silicone resin and a heat-resistant improver, wherein the heat-resistant improver is a heat-resistant silicone resin composition containing indigo.
The heat-resistant silicone sheet of the present invention is characterized in that the heat-resistant silicone resin composition is formed into a sheet in at least one state selected from gel and rubber.
The method for producing a heat-resistant silicone sheet of the present invention is characterized by mixing the above silicone resin composition, forming a sheet, and curing.
The present invention provides a heat-resistant silicone resin composition containing a silicone resin and a heat resistance improver, wherein the heat resistance improver is a heat-resistant silicone resin composition containing an indigo compound. It is possible to provide a high silicone resin composition heat-resistant silicone sheet and a method for producing the same. Specifically, it is possible to provide a heat-resistant silicone resin composition and a heat-resistant silicone sheet that do not easily harden even at high temperatures, which is a great advantage for heat-generating parts including semiconductors.
The present invention is a heat-resistant silicone resin composition containing a silicone resin and a heat resistance improver. Heat resistance improvers are indigos. At least one compound selected from compounds obtained by mixing or reacting indigo with an epoxy compound in an amount of 1 mol or less can also be used.
Indigo is represented by P.B.66 (chemical formula 1) below (molecular weight: 262.3). P.B.66 is a Color Index (CI) name and number co-administered by the British Dyes and Dyes Society and the American Society of Textile Science, Technology and Dye Technology. The numbers attached to the compounds shown below conform to the CI names and numbers.
Indigos in the present invention are not particularly limited as long as they are compounds having an indigo structure. Compounds having an indigo structure include indigo carmine (chemical formula 2) and indigo extract (chemical name: Nanbanai extract, English chemical name: Indigofera tinctoria, ext. CAS number: 84775-63-3).
A compound obtained by mixing or reacting a compound having an epoxy group in an amount of 1 mole or less with respect to the amino group of the indigo is also effective. Examples of epoxy compounds include organic compounds and organosilicon compounds having a glycidyl group or a cyclohexylepoxy group. It is believed that the addition of the epoxy group controls the effect of the amino group on the thermal degradation phenomenon of the silicone compound, resulting in better heat resistance.
The mechanism by which the addition of these compounds improves heat resistance is not clear, but it is believed that these compounds absorb or suppress substances that cause thermal decomposition, such as thermal radicals generated at high temperatures. Therefore, it seems that the effect was further improved by using the cerium compound at the same time.
Examples of the epoxy compound include compounds obtained by mixing or reacting 3-glycidoxylopyltrimethoxysilane (molecular weight: 236.3) represented by the following chemical formula (Chemical Formula 3) in an amount equal to or less than 1 molar equivalent.
Epoxy compounds further include, for example, phenyl glycidyl ether, methyl glycidyl ether, butyl glycidyl ether, styrene oxide, glycidyl butyrate, glycidyl hexanoate, glycidyl stearate, glycidyl methacrylate, 1,2-epoxy-4-vinylcyclohexane, 2,2′-(4-Hydroxyphenyl)propane diglyzidyl ether, organic compounds having an epoxy group, 3-glycidoxypropyltriethoxysilane, 3-glycidoxypropylmethyldimethoxysilane, 3-glycidoxy hexyltrimethoxysilane, 2-(3,4-epoxycyclohexyl)ethyltrimethoxysilane, 2-(3,4-epoxycyclohexyl)ethylmethyldimethoxysilane, 2-(3,4-epoxycyclohexyl)ethyltriethoxysilane, Organosilicon compounds such as epoxy-modified silicones can be used. Phenyl glycidyl ether is represented by the following chemical formula (Formula 4) and has a molecular weight of 150.2.
The heat resistance improver is preferably contained in an amount of 0.00001 to 10 parts by mass, more preferably 0.0001 to 5 parts by mass, per 100 parts by mass of the silicone resin. Within the above range, the heat resistance is improved. The heat resistance improver is preferably diluted with silicone oil and added. Thereby, a uniform composition can be obtained.
The heat-resistant silicone resin composition is preferably liquid, gel or rubber. Liquids include oil, grease and putty. Moreover, the heat resistance improver may be added as a powder, or may be used in the form of a masterbatch with the resin. The resin used in the masterbatch is preferably a silicone polymer, and may be a curable silicone polymer, a silicone polymer having no reactive group, or a combination of both. Furthermore, it was found that the addition of a cerium compound in addition to the above-mentioned indigo compounds dramatically improves the heat resistance as a synergistic effect. Examples of cerium compounds include cerium carboxylates, reaction products of alkali metal silanolates with cerium chloride or cerium carboxylates, and reaction products of silazane compounds with cerium carboxylates. Although cerium compounds are known to be effective in preventing the thermal deterioration of silicone resins, the addition of cerium compounds alone has limited improvement in heat resistance. In addition to the effect of the polycyclic aromatic compound having a secondary amino group and a carbonyl group in the above indigos and control by the epoxy group, it was found that the effect of the cerium compound significantly improves the heat resistance of the silicone resin. The cerium compound is preferably contained in an amount of 0.00001 to 10 parts by mass, more preferably 0.0001 to 5 parts by mass as cerium per 100 parts by mass of the indigo. Within the above range, the heat resistance is improved. The cerium compound is preferably diluted with silicone oil and added. Thereby, a uniform composition can be obtained.

The hardness and viscosity of the silicone resin composition are not particularly specified. In the case of a heat-resistant silicone resin composition obtained by adding a heat-resistant additive to a non-reactive silicone oil or gum, the viscosity is 0.65 mPa·sec to 1,000,000 mPa/sec, more preferably 50 mPa·sec to 100,000 mPa/sec. mPa/sec. When used as a cured silicone gel that does not contain a filler, the penetration after curing is preferably 20 or more, more preferably 40 or more, so that the penetration (softness) of the silicone gel is sufficient. is. When used as a flexible cured sheet containing a filler, the Asker C hardness after curing is preferably 70 or less, more preferably 50 or less. If the Asker C hardness is 70 or less, the hardness (softness) is sufficient. Furthermore, when used as a sheet-like cured product, it is important that the sheet is soft and maintains its flexibility when sandwiched between members. As for the flexibility, it is preferable that the sheet can be freely bent at an angle of 90° or more with a light force. As for the degree of bendability, it is preferable that it can be bent at an angle of 30°, more preferably 45°. Furthermore, when used as a molded silicone rubber material, it preferably exhibits a rubber-like appearance, and preferably has a durometer A hardness of 20 to 90, more preferably 30 to 80. When curing and crosslinking a silicone resin to obtain a silicone sheet-like cured product, the curing and crosslinking method is not limited. There are methods of addition reaction of alkenyl groups and SiH groups, methods of cross-linking alkenyl groups and alkyl groups with peroxides, methods of condensing silanol and alkoxy groups, and methods of cross-linking and curing by combining them. Among these, the method of curing by addition reaction of alkenyl group and SiH group using a catalyst such as platinum does not generate by-products accompanying the reaction, the reaction rate can be controlled, and the curing reaction is smooth to the deep part of the molded product. is preferable from the point of view such as progressing.

Moreover, the thermal conductivity of the thermally conductive sheet is preferably 0.8 W/m·K or more, more preferably 1.0 W/m·K or more. A thermal conductivity of 0.8 W/m·K or more is suitable for conducting heat from the heat generating portion to the radiator. All of these improve the heat insulating effect. An organic filler for improving heat insulation can also be used in place of or in combination with the inorganic filler for improving heat insulation. Organic fillers for improving heat insulating properties include phenol balloons, acrylonitrile balloons, vinylidene chloride balloons, and the like.
Examples of the filler for strength improvement include silica, glass fiber, carbon fiber, cellulose nanofiber, graphite, graphene, etc. Silica is preferably used. All of these are fillers that improve the strength of the silicone composition or cured sheet.
In this specification, inorganic fillers are also referred to as inorganic particles.
In the case of a thermally conductive filler, it is preferable to add 1 to 7000 parts by weight, preferably 100 to 4000 parts by weight per 100 parts by weight of the addition curing silicone polymer component (component A+component B). Thereby, the thermal conductivity of the heat-resistant thermally conductive composition and the heat-resistant thermally conductive sheet can be 0.8 W/m·K or more. The thermally conductive filler is preferably at least one selected from alumina, zinc oxide, magnesium oxide, aluminum nitride, boron nitride, aluminum hydroxide, silicon carbide, and silica. Various shapes such as spherical, scaly, and polyhedral can be used. The specific surface area of the thermally conductive filler is preferably in the range of 0.06-15 m 2 /g. The specific surface area is the BET specific surface area, and the measurement method is in accordance with JIS R1626. When using the average particle size, it is preferably in the range of 0.1 to 100 μm. The particle size is measured by measuring the D50 (median diameter) of the cumulative particle size distribution on a volume basis by a laser diffraction light scattering method. As this measuring instrument, for example, there is a laser diffraction/scattering particle distribution analyzer LA-950S2 manufactured by Horiba, Ltd.
At least two particles having different average particle sizes may be used in combination for the inorganic filler. This is because particles with a small particle size are buried between large particles and can be packed in a state close to the closest packing, and properties such as thermal conductivity, heat insulation, electromagnetic wave absorption, and material strength are enhanced. .
Part or all of the inorganic filler may be surface-treated with a silane coupling agent. The silane coupling agent may be mixed in advance with an inorganic filler and pretreated by heat treatment (pretreatment method), or may be added when the base polymer, curing catalyst and inorganic particles are mixed (Integra Lublend method). In the case of the pretreatment method and the integral blend method, it is preferable to add 0.01 to 10 parts by mass of the silane coupling agent to 100 parts by mass of the inorganic filler. The surface treatment facilitates filling into the base polymer, and prevents the curing catalyst from being adsorbed to the inorganic filler, thereby preventing curing inhibition. This is useful for storage stability.
シランカップリング剤は、RaSi(OR’)3-a(Rは炭素数1~20の非置換または置換有機基、R’は炭素数1~4のアルキル基、aは0もしくは1)で示されるシラン化合物、もしくはその部分加水分解物が好ましい。 The silane coupling agent is R a Si(OR′) 3-a (R is an unsubstituted or substituted organic group having 1 to 20 carbon atoms, R′ is an alkyl group having 1 to 4 carbon atoms, a is 0 or 1). The silane compounds can be used singly or in combination of two or more. As the surface treatment agent, alkoxysilane and single-ended silanolsiloxane or single-ended trimethoxysilylpolysiloxane may be used in combination. The term "surface treatment" as used herein includes not only covalent bonding but also adsorption and the like.

An alkoxy group-containing silicone may be added as a material added for the purpose of filler surface treatment. Alternatively, an organopolysiloxane having no addition curing reactive group may be added. From the viewpoint of workability, it is desirable that the viscosity at 25° C. is 10 to 100,000 mPa·s, particularly 100 to 10,000 mPa·s.
前記シリコーンシートは、半導体などの発熱体と放熱体との間に介在させるTIM(Thermal Interface Material)として好適である。 The silicone resin composition is in at least one state selected from gel state and rubber state, and may be formed into a sheet. The silicone sheet is suitable as a TIM (Thermal Interface Material) interposed between a heating element such as a semiconductor and a radiator.
In the method for producing a heat-resistant silicone sheet of the present invention, components (A) to (C), (E), and optionally optional components are mixed to form a composition, formed into a sheet, and cured.
<針入度>

As is clear from Table 1, the heat-resistant silicone resins of Examples 1 to 3 were soft even after being heat-treated at high temperatures for a long period of time, and had higher heat resistance than Comparative Example 1.

As a heat resistance improver, 3.54 g of indigo (E-1) and 5.31 g of dimethyl silicone oil (S-1) were uniformly mixed and diluted (hereinafter referred to as "heat resistance improver masterbatch (M-1 )”). A mixture having the composition shown in Table 2 was obtained by adding component A and component B of a two-component addition-curable silicone polymer and a thermally conductive filler to this heat-resistant masterbatch (M-1). The composition was sandwiched between release-treated polyethylene terephthalate (PET) films, formed into a sheet with a thickness of 2.0 mm using a roll press, and cured by heating at 100°C for 30 minutes to form a silicone gel sheet. The thermally conductive filler was surface-treated with a silane coupling agent: decyltrimethoxysilane. 0.66 parts by mass of the silane coupling agent was applied to 100 parts by mass of the thermally conductive filler, and fixed by heat treatment at 120° C. for 12 hours (pretreatment method). This prevented the deterioration of the curing reaction, which is the catalytic activity of the platinum group metal catalyst (component C). The average particle diameter is D50 (median diameter) of cumulative particle size distribution based on volume in particle size distribution measurement by laser diffraction light scattering method. As this measuring instrument, for example, there is a laser diffraction/scattering particle distribution analyzer LA-950S2 manufactured by Horiba, Ltd. The resulting thermally conductive silicone gel sheet after curing had an Asker C hardness of 43 and a thermal conductivity of 4.6 W/m·K.
