Abstract
Description
The present disclosure relates to mirror actuators.
2. Description of the Related Art In recent years, devices have been developed that acquire information about surrounding objects and the like from the results of detecting electromagnetic waves. 2. Description of the Related Art As a scanning device that scans electromagnetic waves, there is a scanning device that reflects and deflects electromagnetic waves emitted from an irradiation unit with a reflecting mirror (see, for example, Patent Document 1).
ミラーアクチュエータは、例えばMEMS(Micro Electro Mechanical Systems)技術で製造された、小型の可動ミラー装置であるMEMSミラーを含む。 In scanning devices, movable mirror actuators with reflective mirrors are sometimes used. Mirror actuators include MEMS mirrors, which are small movable mirror devices manufactured by, for example, MEMS (Micro Electro Mechanical Systems) technology.
Here, the reflecting mirror of the mirror actuator is oscillated by, for example, the driving section changing the driving voltage. Here, when the drive unit applies a drive voltage exceeding the rated voltage, the reflection mirror swings beyond an assumed deflection angle, and the reflection mirror may be deformed and damaged due to contact with the surroundings. In contrast, conventional mirror actuators have had to take limited measures such as controlling the drive voltage so that the rated voltage is not exceeded.
An object of the present disclosure, made in view of the above, is to provide a mirror actuator with improved operational reliability.

a mirror portion that reflects electromagnetic waves;
a first holding portion that swingably holds the mirror portion via a columnar member connected to the mirror portion;
a second holding portion that holds the first holding portion via a torsion bar;
a stopper that is provided on the second holding portion and restricts swinging of the mirror portion.
According to the present disclosure, it is possible to provide a mirror actuator with improved operational reliability.
(embodiment)
FIG. 1 is a plan view showing a schematic configuration of a
As an example, the
In particular, the
As shown in FIGS. 1 and 2, in this embodiment, the
The
In this embodiment, the shape of the
The
Here, FIG. 3 is an exploded enlarged view of the
The
The
The
The
The material of the
As described above, the
Although the present disclosure has been described with reference to figures and examples, it should be noted that various variations and modifications will be readily apparent to those skilled in the art based on the present disclosure. Therefore, it should be noted that these variations and modifications are included within the scope of this disclosure.
例えばDeep RIE(Reactive Ion Etching)などの手法が用いられてよい。
(Modification)
4 and 5 are examples of processing patterns for cutting the
The textured pattern may have a honeycomb structure, for example, as shown in FIG. A honeycomb structure is a structure in which regular hexagons are arranged without gaps, and is a structure that combines strength and lightness. As another example, the machining pattern may have a gradual decrease in density (a gradual increase in the portion to be cut) from the center to the edge, as shown in FIG. 5, for example. Here, in FIGS. 4 and 5, the portions of the machining pattern shown in white correspond to the portions of the
As shown in FIGS. 4 and 5, the machining pattern may be such that the edges of the
Also, as shown in FIGS. 4 and 5, the processing pattern may have symmetry. Symmetry is not limited to any particular symmetry and includes, for example, translational symmetry, rotational symmetry and mirror image symmetry. If the processing pattern has symmetry, the
FIG. 6 is a diagram for explaining the position of the
In addition, when the
FIG. 7 is a diagram for explaining the sealing
Also, in the above embodiment, the
