本実施形態では、例えば、第1の光源20であるハロゲンランプの光の広がり角度(配光角)は該光源の中心照度の半値全角で15°に設定されている。一方、第2の光源22である近赤外発光ダイオードの光の広がり角度(配光角)は該光源の中心照度の半値全角で90°に設定されている。光源調整手段18は、光の広がり角度が狭い第1の光源20を、光の広がり角度が広い第2の光源22と同一化するために第1の光源20の広がり角度を拡大する広がり角度調整手段(配光角調整手段)38を有する。広がり角度調整手段38は、例えば、第1の光源20からの光の広がり角度を拡大しうるレンズ拡散板40を含む。本実施形態では、レンズ拡散板40は、周知のレンズ拡散板(Light Shaping Diffuser)からなり、図2に示すように、レンズ拡散板40の拡散角をβ、第1の光源20の配光角をαとすると、該レンズ拡散板40で拡散させた合計の拡散角θは、θ2=α2+β2の関係となる。よって、例えば、ハロゲンランプからなる第1の光源20に対して拡散角β≒88.7°のレンズ拡散板40を第1の光路L1に挿入させて、該第1の光源20の光をレンズ拡散板40に通過させることにより拡散角θ≒90°の光が得られることとなり、第2の光源22の広がり角度90°と略同一の広がり角度の光束として光学系部14に入射することができる。なお、広がり角度調整手段38は、例えば、拡散角が異なるレンズ拡散板をそれぞれの光源に設置して、それぞれのレンズ拡散板から照射される拡散光の広がり角度を同一とするような構成としてもよい。また、光源調整手段18は、レンズ拡散板を含む構成に限らず、種々のレンズや絞り、フィルタ、その他の光学素子で所定の光源の光の広がり角度を広げたり又は狭めたりすることにより光の広がり角度を調整する構造としてもよい。また、光源調整手段18は、光の広がり角度の調整に加えて、照度や強度、その他の条件等を調整する手段を備えることとしてもよい。

なお、光学系部14のレンズやミラー等の光学素子には、迷光となる反射光を極力抑えて迷光防止用となる反射防止膜が施されていてもよい。反射防止膜は、所定の一部の光学素子だけに施す構成でもよいが、光学系部を構成するレンズ、フィルタ、ミラー等の全ての光学素子に施す方が、より効果的である。反射防止膜としては、例えば、可視光域と近赤外域の広帯域で安定してフラットな低い反射率のものが好適である。反射防止膜は、例えば、光の波長400nm~1300nmの範囲では、光が膜面に垂直に入射した場合の反射率(0deg)が、好適には0.5%程度から2%以下、より好適には0.5%程度から1.5%以下の範囲で安定して変化が比較的少ないものがよい。本実施形態では、反射防止膜は、例えば、MgF2とZrO2とSiO2とAl2O3等で構成され、レンズやミラー等にコーティングされる。図3に示すように、反射防止膜は、膜面に入射される光の角度(入射角度)が異なると反射率が異なるとともに、入射角度が膜面に対して垂直となる角度を0°とすると入射角度が大きくなるほど反射率が大きくなる。すなわち、反射防止膜の膜面に対して入射角度が大きくなると、迷光が生じやすくなる。

図3に示すように、反射防止膜の膜面に対する光の入射角度により反射率が異なることから、該反射防止膜が施されたミラー部材では、反射面において光の角度により反射率が異なって反射されることとなる。例えば、第1の実施形態のように光学系部14の光路を90°折り曲げるように光軸Xに対して45°傾斜した一つの折り曲げミラー58が設置される構成では、光軸Xに対して対称的に傾斜した角度で入射される光は、それぞれ反射面に入射される角度が異なることから反射率が異なることとなる結果、光の均一性が悪化する。図6に示すように、光軸Xに対して上方にα°傾斜して入射される光は、折り曲げミラー58の反射面の中心軸(光軸X位置)より上方側では(45-α)°で入射されて反射することとなる。一方、光軸Xに対して下方にα°傾斜して入射される光は、同折り曲げミラー58の反射面の中心軸(光軸X位置)より下方側で(45+α)°で入射されることとなる。その結果、反射面の上方側と下方側で入射される光の入射角度が大きく異なり、それらの反射率が異なることから、折り曲げミラー58で反射された光の均一性が悪化し、最終的に投影光学系部44から照射される照射光の均一性が悪化する。これに対し、本実施形態では、図5に示すように、第1ミラー部材66と第2ミラー部材68を組み合わせた構成では、光軸Xに対して上方にα°傾斜して入射される光は、第1ミラー部材66の反射面の中心軸より上方側では(22.5+α)°で入射され反射するとともに、その反射光は第2ミラー部材68の中心軸より右側で(22.5-α)°で入射されて反射されることとなる。一方、光軸Xに対して下方にα°傾斜して入射される光は、第1ミラー部材66の反射面の中心軸より下方側では(22.5-α)°で入射され反射するとともに、その反射光は第2ミラー部材68の中心軸より左側で(22.5+α)°で入射されて反射されることとなる。すなわち、第1、第2ミラー部材66、68で、2回反射することにより、最終的な反射光は、反射率が同じとなる結果、光路折り曲げ手段56でも光の均一性が保持される。その結果、最終的に投影光学系部44から照射される照射光の均一性が保持され、良好にイメージセンサの光学テストを行える。なお、光路折り曲げ手段56は、第1ミラー部材66と第2ミラー部材68の光軸Xに対する傾斜角度は任意に変更することとしてもよい。また、光路折り曲げ手段56は、2つ以上のミラー部材を組み合わせて設けられることとしてもよい。また、光路折り曲げ手段56は、任意の方向に光学系部14の光路を折り曲げる構成としてもよい。
