ウエハを入れて20kPaに昇圧するのに4分程度を要した。次にウエハの所定温度(750℃~1100℃)への加熱は、1秒以内に終わり、水素アニール処理後の降温に1分程度、更に排気に1分程度を要した。図1に示すミニマルファブ装置であるアニール処理装置では、ウエハの出し入れにそれぞれ1分程度かかるため、ウエハを装置に入れ、アニール処理し、装置から取り出すまでのサイクルタイムを、アニール処理時間+8分程度(20kPaの場合)とすることができた。

条件3-1~7と標準条件において、水素ガス圧力10kPa以上で水素アニール処理することで、壁面を平坦に、角を丸くすることができた。15kPa~50kPaでは、壁面のRMSは0.41nm以下、上縁角の曲率半径は1μm以上となった。水素ガス圧力の15kPa~50kPaの範囲では、圧力の値が変化しても、壁面のRMS、上縁角の曲率半径の値は、あまり変わらなかった。

At 15 kPa to 50 kPa, the RMS of the wall surface was 0.41 nm or less, and the radius of curvature of the upper edge angle was 1 μm or more. In the range of hydrogen gas pressure of 15 kPa to 50 kPa, the values of the RMS of the wall surface and the radius of curvature of the upper edge angle did not change much even if the pressure value changed.
