Abstract
Description
The present invention relates to a magnetic memory.
例えば、MRAM(Magnetoresistive Random Access Memory)、ReRAM(Resistance Randome Access Memory)、PCRAM(Phase Change Random Access Memory)等が次世代の不揮発性メモリとして知られている。 Next-generation non-volatile memory is attracting attention as an alternative to flash memory, etc., whose miniaturization has reached its limit. For example, MRAM (Magnetoresistive Random Access Memory), ReRAM (Resistance Random Access Memory), PCRAM (Phase Change Random Access Memory), and the like are known as next-generation non-volatile memory.
The MRAM is a memory device using a magnetoresistive element. The resistance value of the magnetoresistive element changes depending on the difference in the relative angles of the magnetization directions of the two magnetic films. The MRAM stores the resistance value of the magnetoresistive element as data.

When the easy axis of magnetization of the storage layer 11 is in the z direction, the storage layer 11 is called a perpendicular magnetization film. When the easy axis of magnetization of the storage layer 11 is in any of the xy directions, the storage layer 11 is referred to as an in-plane magnetization film. FIG. 4 is an example in which the storage layer 11 is a perpendicular magnetization film.
The storage layer 11 contains, for example, a metal selected from the group consisting of Cr, Mn, Co, Fe and Ni. The ferromagnet is, for example, Co—Fe, Co—Fe—B, Ni—Fe, Co—Ho, Sm—Fe, Fe—Pt, Co—Pt, Co—Cr—Pt. Co—Fe is, for example, an alloy having a superlattice structure of Co and Fe. In the Co—Fe alloy having a superlattice structure, Co layers and Fe layers are alternately laminated.
The storage layer 11 may contain a Whistler alloy. Whisler alloys include intermetallic compounds with a chemical composition of XYZ or X2YZ . X is a transition metal element or noble metal element of Group Co, Fe, Ni, or Cu on the periodic table, Y is a transition metal of Group Mn, V, Cr or Ti, or an elemental species of X, and Z is Group III. It is a typical element of Group V. The Whisler alloy is, for example, Co 2 FeSi, Co 2 FeGe, Co 2 FeGa, Co 2 MnSi, Co 2 Mn 1-a Fe a Al b Si 1-b , Co 2 FeGe 1-c Ga c and the like. Whisler alloys have a high spin polarizability.

The

FIG. 5 is an example of a cross-sectional view of the

The
FIG. 6 is a plan view of the
The

The
The
For example, when a current flows through the
In a non-magnetic material (a material that is not a ferromagnet), the number of electrons in the first spin generated by the spin Hall effect is equal to the number of electrons in the second spin. That is, the number of electrons in the first spin in the + z direction is equal to the number of electrons in the second spin in the −z direction. The first spin and the second spin flow in the direction of eliminating the uneven distribution of spins. In the movement of the first spin and the second spin in the z direction, the charge flows cancel each other out, so that the amount of current becomes zero. Spin currents without current are especially called pure spin currents.
When the electron flow of the first spin is J ↑ , the electron flow of the second spin is J ↓ , and the spin flow is J S , it is defined as J S = J ↑ -J ↓ . The spin current JS occurs in the z direction. The first spin is injected from the
The
The
The
The
Topological insulators include, for example, SnTe, Bi 1.5 Sb 0.5 Te 1.7 Se 1.3 , TlBiSe 2 , Bi 2 Te 3 , Bi 1-x Sb x , (Bi 1-x Sb x ) 2 . For example, Te 3 . Topological insulators can generate spin currents with high efficiency.

In principle, the magnetization M 31 of the storage layer 31 maintains a predetermined state. That is, the orientation direction of the magnetization M 31 does not change in principle. The easy axis of magnetization of the storage layer 31 may be either the z direction or the direction in the xy plane. It is preferable that the easy magnetization axis of the storage layer 31 substantially coincides with the easy magnetization axis of the storage layer 11. The storage layer 31 shown in FIG. 7 is a perpendicular magnetization film and has an easy magnetization axis in the z direction.

The
The
The film thickness t3 of the
Further, the product of the film thickness t3 of the
For example, the
The ratio of the film thickness t4 of the
When the above relationship is satisfied, the magnetization state of the
The
FIG. 8 is a plan view of the
The

Next, a method of manufacturing the array region MA and the reference region RA of the

Next, the gate insulating film GI and the gate electrode G are sequentially laminated at positions on the substrate Sub between the source region S and the drain region D. Next, an insulating layer is formed so as to cover them.
Then, for example, an opening is formed in the insulating layer by anisotropic etching. The opening is formed at a position between the source region S and the drain region D in a plan view from the z direction. The opening extends to the surface of the substrate Sub. The opening is filled with a conductor and becomes a via wiring V.
Next, after laminating the insulating layer covering the via wiring V, the
Next, the conductive layer is processed into a predetermined shape to form the wiring layers 20 and 40. Next, the periphery of the wiring layers 20 and 40 is filled with an insulating layer. Next, a laminated film in which a magnetic layer, a non-magnetic layer, a magnetic layer, a non-magnetic layer, and a magnetic layer are laminated in this order is formed on the insulating layer and the wiring layers 20 and 40. Next, the
Next, the operation of the
First, the write data is input to the write circuit WC. The write data is sent to the array area MA page by page, for example. In the array area MA, data is written to the
The write circuit WC turns on the write transistor WTr and the common transistor CTr connected to the
The write current produces a spin Hall effect, and the spin is injected into the storage layer 11. The spin injected into the storage layer 11 applies spin-orbit torque (SOT) to the magnetization M 11 of the storage layer 11 to change the orientation direction of the magnetization M 11 of the storage layer 11. The orientation direction of the magnetization M 11 can be freely controlled by the flow direction of the write current.

Next, the operation of reading data from the
First, a read voltage is applied from the power supply P in the read circuit RC to each of the array region MA and the reference region RA. The read voltage applied to the reference region RA is, for example, higher than the read voltage applied to the array region MA. By reducing the read voltage applied to the array region MA, erroneous writing at the time of reading can be suppressed.
The read voltage is applied to the
A read current flows in the stacking direction of the
The amount of current or voltage output from the
The sense amplifier SA compares this potential with the potential of the reference region RA and reads out the data. The potentials of the reference region RA are the value (minimum value) when the magnetization M 11 of the storage layer 11 and the magnetization M 12 of the
The potential of the reference region RA can be freely designed, for example, by connecting the
In the readout circuit RC, for example, the case where the potential of the

The direction of the leakage magnetic field HL2 is opposite to that of the leakage magnetic field HL1 shown in FIG.
