先ず、従来のエッジリング510を用いた場合である比較例について説明する。図5に示すように比較例においては、第1のリング部511の表面511aは平坦であり、本実施形態のように溝112が形成されていない。プラズマ処理では、ウェハWの周縁部と第2のリング部512の間から、ウェハW、静電チャック500、及びエッジリング510で囲まれた隙間Gに、デポDが進入する。そして、一部のデポDは第1のリング部511の表面511aに付着し、残りのデポDは静電チャック500に到達して、上端周縁部501bに付着する。
