<硬化物の作製と、硬化物の特性の測定>

まず、トランスファー成形機を用いて、金型温度175℃、注入圧力9.8MPa、硬化時間3分の条件で封止用樹脂組成物を金型に注入成形し、試験片を得た。次いで、得られた試験片を175℃、4時間の条件で熱処理し、その後放冷した以上により、評価用の硬化物を作製した。
なお、以下の各種評価のため、以下4種の金型を用いて、硬化物を作製した。
・線膨張係数の測定用:長さ15mm、縦3mm、横4.5mm
・ガラス転移温度の測定用:長さ20mm、幅10mm、厚み1.5mm
・曲げ弾性率の測定用:長さ80mm、縦4mm、横10mm
・成形収縮率の評価用:円盤状(直径90mm、厚み5mm)

評価用の硬化物を、熱機械分析装置(日立ハイテクサイエンス製、TMA7100)にセットし、温度範囲:−65℃から400℃、昇温速度:5℃/分の条件で測定した。
測定データを解析し、15〜35℃における平均線膨張係数α1を求めた。

評価用の硬化物を、粘弾性測定装置(日立ハイテクサイエンス社製、DMS6100)にセットし、温度範囲30℃から300℃、昇温速度5℃/分の条件で測定した。
貯蔵弾性率E'および損失弾性率E''を測定し、両者の比であるtanδ(E''/E')のピークトップの温度をガラス転移温度Tgとした。

上記の評価用の硬化物について、テンシロン試験機を用いて、25℃における曲げ弾性率E1を、JIS K 6911に準じて求めた。

厚み0.775mm、直径300mm(12インチ)のシリコンウエハーの片面に、金型温度150℃、成形圧力6MPa、硬化時間5分の条件で、封止用樹脂組成物を圧縮成形した。このとき、成形樹脂厚は0.5mmとなるようにした。これにより、ウエハーレベルパッケージを得た。
得られたウエハーレベルパッケージを、樹脂面が上となるように平面上に置いた。そして、ウエハー上面の、予め定めておいた8点の、平面からの高さを測定した。そして、測定された高さの平均値を反り量とした
