本発明の積層基板の特徴点としては、ガラス製の支持基材と、ポリイミド樹脂層と、デバイス層と、樹脂層とが積層されており、デバイス層に積層された樹脂層の厚みと、引張弾性率とを調整することにより、デバイス層への破損、および支持基材の破損を抑制する所望の効果を得ている。
本発明者らは、上述の積層基板において、ガラス製の支持基材と、ポリイミド樹脂層との間で剥離して、支持基材を分離する際に、樹脂層の厚みが薄く、かつ引張弾性率が小さい場合、支持基材の分離に必要な樹脂層の引上げ荷重は小さいが、樹脂層が大きく変形してしまい、樹脂層の曲率半径が小さくなり、デバイス層が大きく変形し、デバイス層にかかる応力が大きくなり、デバイス層に破損が生じることを知見している。
また、樹脂層の厚みが厚く、かつ引張弾性率が大きい場合、分離の際に、樹脂層の変形が小さく平行剥離に近い状態となり、支持基材の分離に必要な樹脂層の引上げ荷重が大きくなる。これにより、デバイス層にかかる応力は小さくなるが、支持基材にかかる応力が大きくなって支持基材に破損が生じたり、また、樹脂層の引上げ荷重が大きくなるため、樹脂層が伸びたりすることを知見している。
以上の点を考慮して、樹脂層の厚みと、引張弾性率とが調整されている。
樹脂層の厚みと、引張弾性率との規定について、具体的には、樹脂層の厚みが50〜200μmであり、樹脂層の引張弾性率が1〜5GPaである。図1において領域D1で示される範囲である。
以下、積層基板について説明する。

一方、ガラス基板が割れた場合には、剥離不良があるとし、「B」と評価した。この場合、表1の剥離不良の欄に「B(支持基材割れ)」と記した。

なお、剥離の際に、ガラス基板が割れたものについては、発光品位を目視判定しなかった。発光品位を目視判定しないものについては、下記表1の「電子デバイスの破損」の欄に「−」と記した。

以下、例1〜24について説明する。
<例1>
(硬化性シリコーンおよび硬化性組成物の調製)
1Lのフラスコに、トリエトキシメチルシラン(179g)、トルエン(300g)、酢酸(5g)を加えて、混合物を25℃で20分間撹拌後、さらに、60℃に加熱して12時間反応させた。得られた反応粗液を25℃に冷却後、水(300g)を用いて、反応粗液を3回洗浄した。洗浄された反応粗液にクロロトリメチルシラン(70g)を加えて、混合物を25℃で20分間撹拌後、さらに、50℃に加熱して12時間反応させた。得られた反応粗液を25℃に冷却後、水(300g)を用いて、反応粗液を3回洗浄した。洗浄された反応粗液からトルエンを減圧留去し、スラリー状態にした後、真空乾燥機で終夜乾燥することにより、白色のオルガノポリシロキサン化合物である硬化性シリコーンを得た。硬化性シリコーンは、M単位、T単位のモル比が13:87、有機基は全てメチル基、OX基数が0.02であった。
硬化性シリコーン(50g)と、金属化合物としてジルコニウムテトラノルマルプロポキシド(「オルガチックスZA−45」、マツモトファインケミカル株式会社製、金属含有率21.1%)(0.24g)と、2−エチルヘキサン酸セリウム(III)(Alfa Aesar社製、金属含有率12%)(0.42g)、溶媒としてIsoper G(東燃ゼネラル石油株式会社製)(75g)とを混合し、得られた混合液を、孔径0.45μmのフィルタを用いてろ過することにより、硬化性組成物を得た。

調製した硬化性組成物を、厚み0.015mmのポリイミドフィルム(東洋紡株式会社製商品名「ゼノマックス」)上に、加熱後のシリコーン樹脂層の膜厚が8μmとなるように塗布し、ホットプレートを用いて140℃で10分間加熱することで、シリコーン樹脂層を形成した。続いて、470×370mm、厚み0.5mmのガラス基板「AN Wizus」(支持基材)を水系ガラス洗浄剤(株式会社パーカーコーポレーション製 「PK―LCG213」)で洗浄後、純水で洗浄した。ポリイミドフィルム上に形成したシリコーン樹脂層の上に支持基材を置き、貼合装置を用いて貼り合わせ、ポリイミドフィルム−ガラス積層体を作製した。

使用した樹脂層としては、厚みが50μm、引張弾性率が5GPaのポリエチレンテレフタレート(PET)フィルム(ルミラー(登録商標)S10(製品名) 東レ株式会社製)を用いた。

470×370mm、厚み0.5mmのガラス基板「AN Wizus」(支持基材)を水系ガラス洗浄剤(株式会社パーカーコーポレーション製 「PK―LGC213」)で洗浄後、純水で洗浄した。コロナ処理装置を用いて、支持基材表面の活性化処理を行った。シランカップリング剤(3−アミノプロピルトリメトキシシラン)を満たしたシャーレの上方に支持基材の活性化処理した面が向くように支持基材を配置し、シャーレをホットプレートで100℃に加熱し、支持基材をシランカップリング剤に3分間暴露した。その後、シランカップリング剤に暴露した基板を120℃のオーブンで1分間加熱し、シランカップリング剤処理した。
厚み0.015mmのポリイミドフィルム(東洋紡株式会社製 商品名「ゼノマックス」)の表面を枚葉式の真空プラズマ装置用いて活性化処理を行った。
シランカップリング剤処理を行った支持基板の表面と、真空プラズマ装置で活性化処理を行ったポリイミドフィルム表面を重ねあわせ、貼合装置を用いて仮積層した後、150℃のオーブンで3分間熱処理を行い、ポリイミドフィルム−ガラス積層体を作製した。
また、例9では樹脂層に厚みが50μm、引張弾性率が5GPaのポリエチレンテレフタレート(PET)フィルム(ルミラー(登録商標)S10(製品名) 東レ株式会社製)を用いた。
<Example 9 (Preparation of polyimide film-glass laminate using silane coupling agent)>
In Example 9, as shown below, there is no adhesive layer.
A glass substrate "AN Wizus" (supporting base material) having a size of 470 x 370 mm and a thickness of 0.5 mm was washed with a water-based glass cleaning agent ("PK-LGC213" manufactured by Parker Corporation) and then with pure water. The surface of the supporting base material was activated using a corona treatment device. The support base material is placed above the petri dish filled with the silane coupling agent (3-aminopropyltrimethoxysilane) so that the activated surface of the support base material faces, and the petri dish is heated to 100 ° C. on a hot plate. , The supporting substrate was exposed to a silane coupling agent for 3 minutes. Then, the substrate exposed to the silane coupling agent was heated in an oven at 120 ° C. for 1 minute to treat with the silane coupling agent.
The surface of a polyimide film having a thickness of 0.015 mm (trade name "Xenomax" manufactured by Toyobo Co., Ltd.) was activated using a single-wafer vacuum plasma apparatus.
The surface of the support substrate treated with the silane coupling agent and the surface of the polyimide film treated with the vacuum plasma device are overlapped, temporarily laminated using the bonding device, and then heat-treated in an oven at 150 ° C. for 3 minutes. To prepare a polyimide film-glass laminate.
Further, in Example 9, a polyethylene terephthalate (PET) film (Lumirror (registered trademark) S10 (product name) manufactured by Toray Industries, Inc.) having a thickness of 50 μm and a tensile elastic modulus of 5 GPa was used for the resin layer.

例10では樹脂層に厚みが188μm、引張弾性率が5GPaのPETフィルム(ルミラー(登録商標)S10(製品名) 東レ株式会社製)を用いた。
例11では樹脂層に厚みが50μm、引張弾性率が1GPaの二軸延伸ナイロンフィルムを用いた。
例12では樹脂層に厚みが200μm、引張弾性率が5GPaの二軸延伸ナイロンフィルムを用いた。
例13では樹脂層に厚みが125μm、引張弾性率が3GPaのポリイミドフィルム(カプトン(登録商標)H(製品名) 東レ・デュポン株式会社製))を用いた。
例14では樹脂層に厚みが125μm、引張弾性率が2.4GPaのポリカーボネートフィルム(パンライト(登録商標)シート PC−2151(製品名) 帝人株式会社製))を用いた。
例15では樹脂層に厚みが180μm、引張弾性率が2.4GPaのポリカーボネートフィルム(パンライト(登録商標)シート PC−2151(製品名) 帝人株式会社製))を用いた。
<Examples 10 to 15>
A laminated substrate was obtained according to the same procedure as in Example 9 except that the type of the resin layer was changed.
In Example 10, a PET film (Lumirror (registered trademark) S10 (product name) manufactured by Toray Industries, Inc.) having a thickness of 188 μm and a tensile elastic modulus of 5 GPa was used for the resin layer.
In Example 11, a biaxially stretched nylon film having a thickness of 50 μm and a tensile elastic modulus of 1 GPa was used for the resin layer.
In Example 12, a biaxially stretched nylon film having a thickness of 200 μm and a tensile elastic modulus of 5 GPa was used for the resin layer.
In Example 13, a polyimide film having a thickness of 125 μm and a tensile elastic modulus of 3 GPa (Kapton (registered trademark) H (product name) manufactured by Toray DuPont Co., Ltd.) was used for the resin layer.
In Example 14, a polycarbonate film having a thickness of 125 μm and a tensile elastic modulus of 2.4 GPa (Panlite (registered trademark) sheet PC-2151 (product name) manufactured by Teijin Limited) was used for the resin layer.
In Example 15, a polycarbonate film having a thickness of 180 μm and a tensile elastic modulus of 2.4 GPa (Panlite (registered trademark) sheet PC-2151 (product name) manufactured by Teijin Limited) was used for the resin layer.
<評価結果のまとめ>
上述の表1に示すように、所定の要件を満たす例1〜15では所望の効果が得られた。
なお、例1〜15においては、樹脂層の厚みが50〜200μmであり、かつ引張弾性率が1〜5GPaであるため、支持基材を剥離した際に、支持基材の割れが生じることがなく、かつ電子デバイスの破損も抑制された。
例16〜24において、所望の効果が得られなかった。
具体的には、例16は引張弾性率が5.8GPaと大きく、ダークスポット数が多くなった。
例17は樹脂層の厚みが210μmであり、例18は樹脂層の厚みが250μmと厚いため、剥離時にガラス基板にかかる応力が大きくなり、ガラス基板に割れが発生した。
例19は樹脂層の厚みが38μmであり、例20は樹脂層の厚みが25μmと薄いため、剥離時にデバイス層にかかる応力が大きくなり、ダークスポット数が多くなった。
例21は樹脂層の引張弾性率が0.7GPa、例22は樹脂層の引張弾性率が0.6GPa、例23は樹脂層の引張弾性率が0.2GPa、例24は樹脂層の引張弾性率が0.2GPaと小さいため、剥離時にデバイス層にかかる応力が大きくなり、ダークスポット数が多くなった。

As shown in Table 1 above, the desired effects were obtained in Examples 1 to 15 satisfying the predetermined requirements.
In Examples 1 to 15, since the thickness of the resin layer is 50 to 200 μm and the tensile elastic modulus is 1 to 5 GPa, cracks may occur in the support base material when the support base material is peeled off. And the damage of the electronic device was suppressed.
In Examples 16-24, the desired effect was not obtained.
Specifically, in Example 16, the tensile elastic modulus was as large as 5.8 GPa, and the number of dark spots was large.
In Example 17, the thickness of the resin layer was 210 μm, and in Example 18, the thickness of the resin layer was as thick as 250 μm. Therefore, the stress applied to the glass substrate during peeling increased, and the glass substrate cracked.
In Example 19, the thickness of the resin layer was 38 μm, and in Example 20, the thickness of the resin layer was as thin as 25 μm, so that the stress applied to the device layer at the time of peeling increased, and the number of dark spots increased.
Example 21 has a tensile elastic modulus of 0.7 GPa for the resin layer, Example 22 has a tensile elastic modulus of the resin layer of 0.6 GPa, Example 23 has a tensile elastic modulus of the resin layer of 0.2 GPa, and Example 24 has a tensile elastic modulus of the resin layer. Since the rate was as small as 0.2 GPa, the stress applied to the device layer during peeling increased, and the number of dark spots increased.
