さらなる鋭意検討の結果、従来構造の半導体装置では酸化物半導体層のインジウムが偏在してしまう熱処理条件であっても、本実施形態に係る半導体装置10のように、第1酸化物半導体層130と第1導電層145との間に酸化窒化層190を設け、第1酸化物半導体層130と第1導電層145とが接しない構成にすることで、第1酸化物半導体層130におけるインジウムの偏在を抑制することができることが判明した。このインジウムの偏在は、第1酸化物半導体層130に対する還元性が高い第1導電層145が第1酸化物半導体層130に接した状態で熱処理を行うことで、第1酸化物半導体層130と第1導電層145との間の化学反応が進み、酸化インジウムの酸素が還元されて孤立したインジウム同士が結合することで発生したと考えられる。本実施形態では、第1酸化物半導体層130と第1導電層145との間に酸化窒化層190を設けることで、上記の還元反応が抑制されたものと推測される。
