図11は、電子顕微鏡1により取得した素子部31aの画像である。31bにおいても同様な画像が取得できる。実際には、連続して複数の画像を取得しているが、図11では代表して、素子の電気抵抗が低抵抗状態のときの画像(上側の領域(a))と、高抵抗状態のときの画像(下側の領域(b))と、を示している。検証実験では、右側の素子部31aに電流を流して酸化物層34を変化させている。図12は、電流電圧特性の結果である。図13は、図12における各点(図12中、[A]点〜[G]点)での輝度値の変化分を示す画像である。

図12に示すように、素子部31aに流す電流を増加させていくと、80μA程度の電流を流したとき([C]点付近)、電流電圧曲線が下方にシフトしていることがわかる([C]点から[D]点)。これは、酸化物層34に高抵抗部分が出現し、素子部31aの抵抗値が増加したと考えられる。その後、電圧値を−7Vまで掃引させたのち、0Vまで電圧値を戻したが([D]点から[G]点)、高抵抗化したままであった。
