Abstract
Description
The present invention relates to a liquid discharge head substrate for discharging a liquid and recording on a recording medium, and a method for manufacturing the liquid discharge head substrate.
Conventionally, a bonding method such as wire bonding has been adopted to electrically connect a liquid discharge head substrate (hereinafter, may be simply referred to as an element substrate) constituting a liquid discharge head to an external substrate. The electrode pad portion arranged on the element substrate has high connection reliability with the bonding material and chemical resistance to chemicals such as acids / alkalis and organic solvents used in the nozzle manufacturing process formed after the element substrate is manufactured. The material is selected in view of this. At present, the electrode pad portion has a laminated structure such as an aluminum layer used as a wiring layer of an element substrate, a barrier metal layer made of a material such as TiW, and an Au layer for connecting to a bonding material from the lower layer. .. Then, by making a wire bonding connection using a gold wire or the like to such an electrode pad portion, it is connected to an external substrate. At this time, the surface of the electrode pad portion is required to be flatter in order to ensure connection reliability with the bonding material.
On the other hand, before connecting the element substrate and the external substrate by wire bonding, an electrical inspection is performed so as not to mount an electrically defective element substrate (chip). In the electrical inspection, probing is performed in which an inspection probe is applied to the electrode pad portion. However, in the case of the current laminated film of Au layer / TiW layer / Aluminum layer, since the Au layer and the aluminum layer are relatively soft materials, the electrode pad portion may be damaged (cut) by probing. As a result, irregularities (called probe marks) having a height difference of about 1 μm or more may be formed on the surface of the electrode pad portion. FIG. 10 is a diagram showing a state in which
In response to the occurrence of such large irregularities, after the step of exposing the aluminum layer, an electrical inspection of the substrate is performed on the aluminum layer, then the TiW layer is sputtered, and the Au layer is further formed thick by a plating method. The method is known. Probing to a thin aluminum layer and filling probe marks with a thick Au layer have minimized the effects of electrical inspection probing and ensured connection reliability during wire bonding. Further, instead of the thick Au layer, there is also a method of forming a thick insulating layer that hides the probe marks and forming a through hole in a region without the probe marks to form a pad electrode.
However, the formation of the thick Au layer is costly, and the formation of the convex portion of the thick film on the substrate may impair the uniformity in the substrate surface. The formation of a thick insulating layer also causes stress to be applied to the entire substrate, causing problems such as warping of the substrate. Therefore, the following proposals have been made as a technique for thinning the Au layer without forming a thick insulating layer.
In Patent Document 2, after the wiring aluminum layer to be the electrode pad portion is formed with an opening in the insulating layer covering the wiring aluminum layer with the surrounding aluminum layer left, and the aluminum layer exposed to the opened insulating layer is removed. , Forming a gold layer with barrier metal. Before removing the aluminum layer exposed to the insulating layer, probing is performed on the aluminum layer, and the probe marks are removed by removing the aluminum layer in the exposed portion, and as a result, the electrode is formed with the thin Au layer. It will be possible.
Due to the miniaturization of ejection, a design in which the height of the ink flow path is low and the ejection port is short (that is, the orifice plate is thin) is required. In
An object of the present invention is to provide a liquid discharge head in which the film thickness of the electrode pad portion is reduced and a method for manufacturing the liquid discharge head including an electrical inspection by probing.

1. 1. Embodiment 1.1 to which the present invention can be applied Hereinafter, an example of an embodiment to which the present invention can be applied will be described with reference to the drawings. However, the following description does not limit the scope of the present invention.
A type in which the liquid in the liquid chamber is heated by energizing a recording element (heating resistor), foamed in the liquid chamber by the film boiling of the liquid generated by this, and droplets are discharged from the discharge port by the foaming energy at this time. Many recording devices equipped with a liquid discharge head are used. When recording is performed by such a recording device, a physical action such as an impact due to cavitation generated when the liquid foams, shrinks, or defoams in the region on the heating resistor is exerted on the region on the heating resistor. Sometimes. A cavitation-resistant layer may be arranged on the heat-generating resistor in order to protect the heat-generating resistor from physical or chemical actions on the heat-generating resistor. The cavitation resistant layer is usually composed of a metal material such as tantalum or iridium and is arranged at a position in contact with a liquid.
In the present invention, attention is paid to iridium or an iridium alloy formed as a cavitation resistant layer, and it is examined to apply this to an electrode pad.

(Explanation of the structure of the liquid discharge head substrate)
FIG. 1 is a perspective view schematically showing a liquid discharge head substrate (hereinafter, also simply referred to as an element substrate) 10 according to an embodiment to which the present invention can be applied. The
As shown in FIG. 1, a

In the case of the conventional aluminum pad, as shown in FIG. 10, probe marks 105 having large irregularities were generated due to probing by electrical inspection. On the other hand, in the pad configuration of the present embodiment, since the
FIG. 2B shows a schematic cross-sectional view of the vicinity of the

FIG. 5 shows a second layer in which the
FIG. 6 is a cross-sectional view of a substrate for a liquid discharge head according to a third embodiment in which an
Further, by arranging the

As described above, the present invention aims to suppress the thickening of the

Subsequently, an insulating
Next, a layer made of iridium (Ir) was formed on the entire surface with a thickness of 100 nm, and the layer made of Ir was etched to form an
Next, after forming a liquid supply path and a nozzle material on the substrate and a cover plate on the back surface side of the substrate (not shown), an electrical inspection was performed. For the electrical inspection, a probe made of rhenium tungsten having a tip diameter of φ20 μm, which is a general probe, was used. The amount of overdrive during probing was 60 μm. The surface of the
Next, wire bonding (FIG. 2 (b)) was performed on Ir of the
In the present embodiment, as described above, since there is no physical damage or deformation on the surface of the

A substrate similar to that in Example 1 was prepared, and up to before the formation of the cavitation resistant layer 35 (FIG. 3 (c)) was produced in the same process.
