Abstract
Description
The present invention relates to a film forming apparatus, a film forming method, and an electronic device manufacturing method.
A sputtering method is widely known as a method of forming a thin film made of a material such as a metal or a metal oxide on a film formation target such as a substrate or a laminated body formed on the substrate. A film forming apparatus for forming a film by a sputtering method has a structure in which a target made of a film forming material and an object to be formed are arranged to face each other in a vacuum chamber. When a voltage is applied to the target, plasma is generated in the vicinity of the target, and the ionized inert gas element collides with the target surface to emit sputtered particles from the target surface, and the emitted sputtered particles are deposited on the film formation target. Then, a film is formed. Also known is a magnetron sputtering method in which a magnet is arranged on the back surface of the target (inside the target in the case of a cylindrical target) and the generated magnetic field increases the electron density in the vicinity of the cathode for efficient sputtering. There is.
As a conventional film forming apparatus of this type, for example, one described in
Here, the pressure in the chamber of the film forming apparatus may not be uniform. That is, there is a case where the pressure distribution in the chamber becomes non-uniform such that the pressure is high near the gas introduction port for introducing the sputtering gas and low near the exhaust port connected to the vacuum pump. When sputtering is performed while moving the cathode in the chamber as in

<Device configuration>
FIG. 1A is a schematic diagram showing the configuration of the
Before the film formation, the
The film-forming
As shown in FIG. 1A, in this embodiment,

The moving table 230 is movably supported along a pair of
The target 2 is rotationally driven by a
The moving table 230 is driven by the moving

The target 2 functions as a supply source of a film forming material for forming a film on the
The

After starting the film forming process, in step S101, the
In step S102, the

Alternatively, a plurality of pressure sensors are provided in the
In step S104, the
In step S105, the
The method of determining the control pressure value Pc based on the target pressure value Pt and the cathode position in step S103 is not limited to the above method. For example, the storage unit (not shown) stores, for each target pressure value Pt, the position of the cathode unit 8 and the index pressure value Pi such that the pressure in the vicinity of the sputtering region A1 at that position becomes the target pressure value Pt. The associated table or formula may be stored. In this case, the

The control amount of at least one of the exhausting means 15 and the gas introducing means 16 for achieving the above may be stored. The control amount is, for example, the opening degree of a flow rate control valve arranged between the exhaust means 15 and the
Generally, a non-uniform pressure distribution exists inside the vacuum chamber. Therefore, when sputtering is performed while moving the sputtering region in the vacuum chamber, the pressure in the vicinity of the sputtering region changes. Therefore, unevenness occurs in the film thickness and film quality of the film to be formed. On the other hand, in the present embodiment, as described above, the pressure inside the

[Embodiment 2]
Next, a second embodiment of the present invention will be described. The following description will be focused on the differences from the first embodiment, and the same components will be assigned the same reference numerals to simplify the description.
FIG. 4A shows the
In the film forming step, the
Note that, as shown in FIGS. 4B to 4D, the

[Third Embodiment]
Next, a third embodiment of the present invention will be described. Hereinafter, description will be made focusing on differences from the above-described embodiments, and the same reference numerals will be given to the same components to simplify the description.
FIG. 5 shows the
The
The
In the present embodiment, the
Also in this embodiment, the pressure in the
[Embodiment 4]
Next, a fourth embodiment of the present invention will be described. Hereinafter, description will be made focusing on differences from the above-described embodiments, and the same reference numerals will be given to the same components to simplify the description.
The configuration of the
The
In the film forming process, the power supply unit changes the power supplied to the target 2. Specifically, in the configuration of FIG. 1, the power supply unit increases the power supplied to the target 2 on the start end side and the end end side of the moving path of the cathode unit 8 where the pressure in the vicinity of the sputtering region A1 is relatively high. To change. Further, the electric power supplied to the target 2 is changed so as to be small in the central portion of the moving path of the cathode unit 8 where the pressure in the vicinity of the sputtering area A1 is relatively low. That is, the first power is supplied to the target 2 when the pressure in the vicinity of the sputtering area A1 is the first pressure. Then, when the pressure in the vicinity of the sputtering area A1 is the second pressure higher than the first pressure, the second electric power larger than the first electric power is supplied.
Thus, when the pressure in the vicinity of the sputtering area A1 is high and the mean free path of the sputtered particles is short, a larger amount of electric power is supplied, so that the amount of sputtered particles emitted from the sputtering area A1 increases. Further, when the pressure in the vicinity of the sputtering area A1 is low and the mean free path of the sputtered particles is long, a smaller amount of electric power is supplied, so that the amount of sputtered particles emitted from the sputtering area A1 is reduced. In this embodiment, in this way, by adjusting the supply power in addition to adjusting the pressure in the chamber, it is possible to control the mean free path and also the amount of sputtered particles to be emitted. As a result, the film forming rate can be kept constant more easily than when the pressure inside the chamber is simply adjusted. Therefore, according to the present embodiment as well, it is possible to reduce the unevenness of the film thickness and the film quality of the film formed on the film-forming
[Fifth Embodiment]
Next, a fifth embodiment of the invention will be described. Hereinafter, description will be made focusing on differences from the above-described embodiments, and the same reference numerals will be given to the same components to simplify the description.
The configuration of the
In the film forming step, the moving means changes the moving speed of the sputtering area A1. Specifically, in the configuration shown in FIG. 1, the moving means reduces the moving speed of the sputtering area A1 on the starting end side and the terminal end side of the moving path of the cathode unit 8 where the pressure in the vicinity of the sputtering area A1 is relatively high. Change to. Further, the moving speed of the sputtering area A1 is changed so as to increase at the center of the moving path of the cathode unit 8 where the pressure in the vicinity of the sputtering area A1 is relatively low. That is, when the pressure in the vicinity of the sputtering area A1 is the first pressure, the sputtering area A1 is moved at the first moving speed. Then, when the pressure in the vicinity of the sputtering area A1 is the second pressure higher than the first pressure, the sputtering area A1 is moved at the second moving speed lower than the first moving speed.
Thereby, when the pressure in the vicinity of the sputtering area A1 is high and the mean free path of the sputtered particles is short, the sputtering area A1 stays in the area facing the predetermined area of the film-forming
[Sixth Embodiment]
Next, a sixth embodiment of the invention will be described. Hereinafter, description will be made focusing on differences from the above-described embodiments, and the same reference numerals will be given to the same components to simplify the description.
FIG. 6 shows the
As described above, the
In the film forming process, the T-S distance changing means changes the T-S distance. Specifically, in the configuration of FIG. 6, the T-S distance changing means reduces the T-S distance on the start end side and the end end side of the moving path of the cathode unit 8 where the pressure in the vicinity of the sputtering region A1 is relatively high. (Fig. 6(a)). Further, the T-S distance is changed so as to increase in the central portion of the moving path of the cathode unit 8 where the pressure in the vicinity of the sputtering region A1 is relatively low (FIG. 6(b)). That is, the TS distance is set to be the first distance when the pressure in the vicinity of the sputtering area A1 is the first pressure. Then, when the pressure in the vicinity of the sputtering area A1 is the second pressure higher than the first pressure, the T-S distance is set to the second distance smaller than the first distance.
Accordingly, when the pressure in the vicinity of the sputtering region A1 is high and the mean free path of sputtered particles is short, the distance from the target surface to the film-forming
