比較工程(S126)として、低NA検査回路146は、露光装置を用いてマスク基板101に形成されたパターンが半導体基板に転写される場合を想定したシミュレーション画像を用いて、開口数が低開口数の状態の光をフォトダイオードアレイ105が受光した結果取得された欠陥ありと特定された欠陥領域のパターンの透過光像と、シミュレーション像とを比較する。具体的には、位置合わせ部56は、記憶装置52から比較対象となるフレーム画像(欠陥領域のパターンの透過光像:光学画像)を読み出す。また、位置合わせ部56は、記憶装置50から比較対象となるシミュレーション画像を読み出す。そして、位置合わせ部56は、比較対象となるフレーム画像(欠陥領域のパターンの透過光像:光学画像)と、比較対象となるシミュレーション画像とについて、所定のアルゴリズムで位置合わせを行う。例えば、最小2乗法を用いて位置合わせを行う。そして、比較部58は、所定の判定条件に従って両者を比較する。例えば、欠陥領域のパターンの透過光像と、シミュレーション像とを比較することによって、欠陥領域内の回路の断線と回路の短絡との少なくとも1つがあるかどうかを確認する。そして、比較結果が出力される。比較結果は、磁気ディスク装置109、磁気テープ装置115、フレキシブルディスク装置(FD)116、CRT117、パターンモニタ118、或いはプリンタ119より出力されればよい。

前記マスク基板に第1の検査光を照明する、前記第1の検査光の照明形状を変更可能な透過照明光学系と、
対物レンズと偏光ビームスプリッタとを有し、前記対物レンズと前記偏光ビームスプリッタとを用いて前記マスク基板に第2の検査光を照明し、前記マスク基板からの反射光を通過させる反射照明光学系と、
前記ステージが移動中に、前記第1の検査光が照明された前記マスク基板からの透過光或いは前記第2の検査光が照明された前記マスク基板からの反射光を受光するセンサと、
前記対物レンズを介して前記透過光を受光し、受光された前記透過光を前記センサへ結像する結像光学系と、
