この蒸着マスク10は、複数画面分の蒸着パターンを同時に形成するために用いられるものであり、1つの蒸着マスク10で、複数の製品に対応する蒸着パターンを同時に形成することができる。ここで「第2開口部」とは、蒸着マスク10を用いて作製しようとするパターンを意味し、例えば、当該蒸着マスクを有機ELディスプレイにおける有機層の形成に用いる場合には、第2開口部31の形状は当該有機層の形状となる。また、「1画面」とは、1つの製品に対応する第2開口部31の集合体からなり、当該1つの製品が有機ELディスプレイである場合には、1つの有機ELディスプレイを形成するのに必要な有機層の集合体、つまり、有機層となる第2開口部31の集合体が「1画面」となる。なお、1画面となる領域のことを「有効部」ともいう。そして、蒸着マスク10は、複数画面分の蒸着パターンを同時に形成すべく、樹脂マスク30には、上記「1画面」が、所定の間隔をあけて複数画面分配置されている。すなわち、樹脂マスク30には、複数画面を構成するために必要な第2開口部31が設けられている。

金属層20は、樹脂マスク30の一方の面(Z方向マイナス側の面)に設けられている。金属層20は、その各辺がX方向およびY方向にそれぞれ延びる長方形形状を有している。また金属層20には、X方向及び/又はY方向に延びる複数の第1開口部21が形成されている。なお、第1開口部21は細長いスリット状に形成されていても良い。また、第1開口部21は、樹脂マスク30と重なる位置に設けられている。この場合、平面視で、1つの第1開口部21の内側に複数の第2開口部31が配置されている。第1開口部21の配置例について特に限定はなく、第1開口部21が、縦方向、及び横方向に複数列配置されていてもよく、縦方向に延びる第1開口部21が、横方向に複数列配置されていてもよく、横方向に延びる第1開口部21が縦方向に複数列配置されていてもよい。また、縦方向、あるいは横方向に1列のみ配置されていてもよい。

各第1開口部21は、その各辺がX方向およびY方向に延びる長方形形状を有している。各第1開口部21は、それぞれ少なくとも1画面全体と重なる位置に設けられている。各第1開口部21の辺の長さL1は、例えばマスクの有効部(1画面となる領域)の辺の長さ以上、有効部の辺の長さプラス40mm以下としても良い。隣接する第1開口部21同士の間隔P1は、例えば1mm以上50mm以下としても良い。

金属層20の材料について特に限定はなく、蒸着マスクの分野で従来公知のものを適宜選択して用いることができ、例えば、ステンレス鋼、鉄ニッケル合金、アルミニウム合金などの金属材料を挙げることができる。中でも、鉄ニッケル合金であるインバー材は熱による変形が少ないので好適に用いることができる。

金属層20の厚みT1についても特に限定はないが、シャドウの発生をより効果的に防止するためには、100μm以下であることが好ましく、50μm以下であることがより好ましく、35μm以下であることが特に好ましい。なお、金属層20の厚みT1を5μmより厚くすることにより、金属層20の破断や変形のリスクを低下するとともにハンドリング性を確保することができる。なお、シャドウとは、蒸着源から放出された蒸着材の一部が、金属層20の第1開口部21の内壁面に衝突して蒸着対象物へ到達しないことにより、目的とする蒸着膜厚よりも薄い膜厚となる未蒸着部分が生ずる現象のことをいう。特に、第2開口部31の形状を微細化していくことにともない、シャドウによる影響は大きくなる。

樹脂マスク30には、複数画面を構成するために必要な第2開口部31が設けられている。複数の第2開口部31は、金属層20と樹脂マスク30とを積層したときに、金属層20の第1開口部21と重なる位置に設けられている。各第2開口部31の形状は、四角形形状であり、具体的には、角部32が丸みを帯びるとともに、その各辺がX方向およびY方向に延びる長方形形状を有している。なお、第2開口部31の形状の詳細については後述する。

樹脂マスク30は、従来公知の樹脂材料を適宜選択して用いることができ、その材料について特に限定されないが、レーザー加工等によって高精細な第2開口部31の形成が可能であり、熱や経時での寸法変化率や吸湿率が小さく、軽量な材料を用いることが好ましい。このような材料としては、ポリイミド樹脂、ポリアミド樹脂、ポリアミドイミド樹脂、ポリエステル樹脂、ポリエチレン樹脂、ポリビニルアルコール樹脂、ポリプロピレン樹脂、ポリカーボネート樹脂、ポリスチレン樹脂、ポリアクリロニトリル樹脂、エチレン酢酸ビニル共重合体樹脂、エチレン−ビニルアルコール共重合体樹脂、エチレン−メタクリル酸共重合体樹脂、ポリ塩化ビニル樹脂、ポリ塩化ビニリデン樹脂、セロファン、アイオノマー樹脂等を挙げることができる。上記に例示した材料の中でも、その熱膨張係数が16ppm/℃以下である樹脂材料が好ましく、吸湿率が1.0%以下である樹脂材料が好ましく、この双方の条件を備える樹脂材料が特に好ましい。この樹脂材料を用いた樹脂マスクとすることで、第2開口部31の寸法精度を向上させることができ、かつ熱や経時での寸法変化率や吸湿率を小さくすることができる。

樹脂マスク30の厚みT2についても特に限定はないが、3μm以上25μm以下であることが好ましい。樹脂マスク30の厚みT2をこの範囲内とすることで、ピンホール等の欠陥や変形等のリスクを低減でき、かつシャドウの発生を効果的に防止することができる。特に、樹脂マスク30の厚みT2を、3μm以上10μm以下、より好ましくは4μm以上8μm以下とすることで、400ppiを超える高精細パターンを形成する際のシャドウの影響をより効果的に防止することができる。また、樹脂マスク30と金属層20とは、直接的に接合されていてもよく、粘着剤層を介して接合されていてもよい。粘着剤層を介して樹脂マスク30と金属層20とが接合される場合には、樹脂マスク30と粘着剤層との合計の厚みが上記好ましい厚みの範囲内であることが好ましい。

図9に示すように、本実施の形態による蒸着マスク10Aは、複数の第1開口部21Bが設けられた金属層(金属マスク)20Bと、金属層20Bに積層され、蒸着作製するパターンに対応した複数の第2開口部31が設けられた樹脂マスク30と、を備えている。また、金属層20Bには、支持体(オープンマスク)40Aが固定されている。

金属層20Bは、樹脂マスク30の一方の面(Z方向マイナス側の面)上に設けられている。金属層20Bには、縦方向及び/又は横方向に延びる複数の第1開口部21Bが形成されている。本実施の形態において、金属層20Bは、電解めっきにより形成されている。このような金属層20Bの材料について特に限定はなく、例えばニッケル又はニッケル合金などの金属材料を挙げることができる。金属層20Bの厚みについても特に限定はないが、5μm以上50μm以下としても良い。

樹脂マスク30は、金属層20Bの他方の面(Z方向プラス側の面)上に設けられている。樹脂マスク30には、複数画面を構成するために必要な第2開口部31が設けられている。この場合、金属層20Bの各第1開口部21Bに、それぞれ平面視で1つずつの第2開口部31が重なるように設けられている。しかしながら、これに限らず、各第1開口部21Bに平面視で複数の第2開口部31が重なるように設けられていても良い。この場合、各第2開口部31の形状は、角部が丸みを帯びた多角形形状を有している。なお、第2開口部31の形状は、第1の実施の形態の場合と略同一であるので、ここでは詳細な説明を省略する。

支持体(オープンマスク)40Aは、金属層20Bの一方の面(Z方向マイナス側の面)上に設けられている。支持体40Aには、複数の貫通孔41Aが形成されており、各貫通孔41Aは、それぞれ1画面に対応する大きさに形成されている。また貫通孔41Aには、平面視で複数の第1開口部21Bおよび複数の第2開口部31が重なるように配置されている。

この支持体40Aは、張力が付与されていない状態または張力が付与された状態で金属層20Bに接合されてこれを支持するものである。支持体40Aは、厚みが50μm以上300μm以下のシート状の部材であり、例えばインバー又はインバー合金等の金属材料によって形成されても良い。なお、図示していないが、支持体40Aの一方の面(Z方向マイナス側の面)に、第1の実施の形態の場合と同様の支持体(フレーム)40をさらに設けても良い。支持体40Aとしては、例えば1mm以上の厚みをもつ厚手の金属板を削って使用しても良い。例えば、10mm程度の金属板を部分的に削って、面内で厚みの異なる領域のある、支持体40Aを作製しても良い。

次に、本実施の形態による蒸着マスクの製造方法について、図10(a)−(h)を用いて説明する。図10(a)−(h)は、本実施の形態による蒸着マスクの製造方法を説明するための工程図である。
