窒化物半導体層10上にエピタキシャル層20を形成する(S200)。本例のエピタキシャル層20は、MOCVD法等の任意の方法を用いて窒化物半導体層10上にエピタキシャル成長される。エピタキシャル層20上には、ガードリング部24を設ける領域の上方にマスク110が形成される。マスク110は、イオン注入領域30を形成する領域に対応したパターンを有する。本例のマスク110は、エピタキシャル層20のエッチングおよびイオン注入を制限する。
エピタキシャル層20は、イオン注入領域30の上端となる深さまで、選択的にエッチングされる(S202)。これにより、イオン注入領域30の上端がガードリング部24の上端よりも窪んで設けられる。次に、エッチングに使用したマスク110を用いて、イオン注入領域30を形成する領域にドーパントを選択的に注入する(S204)。その後、マスク110が除去される(S206)。
