Abstract
Description
The present invention relates to a light receiving module and a manufacturing method thereof.
A coaxial type light receiving module is known in which a photodiode is mounted on a main surface of a stem that intersects the optical axis of an optical fiber (see, for example, Patent Document 1). In such a light receiving module, there are cases where an integrated circuit chip such as a preamplifier and a photodiode cannot be freely arranged due to the limitation of the area of the main surface of the stem. In particular, such a problem becomes conspicuous when the dimensions of the integrated circuit chip are increased due to higher functions or the like. In such a case, if the position of the photodiode greatly deviates from the central axis of the incident light, the light receiving sensitivity is lowered. On the contrary, if the position of the photodiode is too close to the central axis of the incident light, the return light due to the reflection of the light receiving surface of the photodiode increases, and the optical return loss (ORL) increases.
An object of this invention is to provide the light reception module which can arrange | position a photodiode in the appropriate position on the main surface of a stem, and its manufacturing method.
A method for manufacturing a light receiving module according to an embodiment includes a first step of mounting an integrated circuit chip provided with a first electrode and a second electrode and an electronic component on a main surface of a stem, and the first electrode and the electronic A second step of wire bonding the components, a third step of mounting a carrier on which the light receiving element is mounted on the integrated circuit chip via an adhesive, a second electrode and a carrier provided on the carrier and And a fourth step of wire bonding the wiring patterns to be connected.

And a wire for electrically connecting the light receiving element and the integrated circuit chip, and an electrode electrically connected to the light receiving element is provided on the third surface of the integrated circuit chip. And an electrode pad provided on the third surface, and a conductive member provided on the electrode pad, at least a top surface of which is exposed from the adhesive, and the wire is provided on the conductive member and the first surface of the carrier. Bonded to the wiring pattern that is provided and connected to the light receiving element That.
According to the light receiving module and the manufacturing method thereof according to the present invention, the photodiode can be arranged at an appropriate position on the main surface of the stem.
[Description of Embodiment of the Present Invention]
First, the contents of the embodiment of the present invention will be listed and described. One embodiment of the present invention includes a first step of mounting an integrated circuit chip provided with a first electrode and a second electrode on a main surface of a stem, and an electronic component, and wire bonding of the first electrode and the electronic component. A second step, a third step of mounting the carrier on which the light receiving element is mounted on the integrated circuit chip via an adhesive, a second electrode, and a wiring provided on the carrier and connected to the light receiving element A light receiving module manufacturing method comprising: a fourth step of wire bonding a pattern; and in this order.
In this light receiving module manufacturing method, a carrier on which a light receiving element is mounted is mounted on an integrated circuit chip. Thereby, even if the dimensions of the integrated circuit chip are large, the degree of freedom of arrangement of the light receiving elements can be increased, so that the light receiving elements can be arranged at appropriate positions on the main surface of the stem. In addition, in the manufacturing method described above, the electronic component on the stem and the first electrode of the integrated circuit chip are wire-bonded before the carrier is mounted on the integrated circuit chip via the adhesive. Thereby, it can avoid that a 1st electrode is covered with the adhesive agent which is extruded from between a carrier and an integrated circuit chip | tip, and flows. Therefore, it can suppress that a defect generate | occur | produces in the wire bonding of an electronic component and a 1st electrode.
The first electrode is provided along the longitudinal direction of the integrated circuit chip, and the second electrode is provided along the short direction of the integrated circuit chip. In plan view, the distance between the carrier and the second electrode is the carrier And may be larger than the distance between the first electrode and the first electrode. In this case, when the carrier is mounted on the integrated circuit chip via the adhesive, the adhesive does not easily reach the second electrode as compared with the first electrode. For this reason, it can avoid that a 2nd electrode is covered with an adhesive agent. Therefore, it is possible to suppress the occurrence of defects in wire bonding between the second electrode and the wiring pattern.
The side surface facing the second electrode in the carrier is an inclined surface, and the angle formed by the inclined surface and the surface facing the integrated circuit chip in the carrier may be an obtuse angle. In this case, the angle formed by the side surface and the surface on which the adhesive is provided in the integrated circuit chip is an acute angle. For this reason, due to the influence of surface tension, the adhesive is less likely to be separated from the side surface than when the side surface is a vertical surface. Therefore, since the flowing adhesive does not easily reach the second electrode, it can be avoided that the second electrode is covered with the adhesive.
The second electrode has an electrode pad provided on the surface on which the carrier is mounted in the integrated circuit chip and a bump provided on the electrode pad. In the fourth step, the bump and the wiring pattern are bonded by wire bonding. Also good. In this case, in the second electrode, even if the electrode pad is covered with the adhesive, the top surface of the bump is not easily covered with the adhesive. For this reason, it can suppress that a defect generate | occur | produces in the wire bonding of a 2nd electrode and a wiring pattern.
The second electrode has an electrode pad provided on the surface on which the carrier is mounted in the integrated circuit chip and a relay substrate provided on the electrode pad. In the fourth step, the second electrode is provided on the top surface of the relay substrate. The conductive portion electrically connected to the electrode pad and the wiring pattern may be wire bonded. In this case, in the second electrode, even if the electrode pad is covered with the adhesive, the conductive portion is hardly covered with the adhesive. For this reason, it can suppress that a defect generate | occur | produces in the wire bonding of a 2nd electrode and a wiring pattern.
The electrode pad and the conductive portion may be electrically connected via via wiring provided in the relay substrate. In this case, since the via wiring can be protected by the relay substrate, the conductive state between the electrode pad and the conductive portion can be favorably maintained.
The electrode pad and the conductive portion may be electrically connected via a relay wiring provided on the surface of the relay substrate. In this case, the relay wiring can be easily formed on the relay board as compared with the case where the via wiring is formed on the relay board.
Another embodiment of the present invention includes a light receiving element, a first surface and a second surface opposite to the first surface, a carrier on which the light receiving element is mounted on the first surface, and a second surface. An integrated circuit chip having an opposing third surface and a fourth surface opposite to the third surface and mounting the carrier on the third surface via an adhesive, and mounting the integrated circuit chip on the main surface A stem, a wire for electrically connecting the light receiving element and the integrated circuit chip, and an electrode electrically connected to the light receiving element is provided on the third surface of the integrated circuit chip. An electrode pad provided on the third surface; and a conductive member provided on the electrode pad, at least a top surface of which is exposed from the adhesive. The wire is provided on the conductive member and the first surface of the carrier. And is bonded to the wiring pattern connected to the light receiving element. Is Yuru.
In this light receiving module, a carrier on which a light receiving element is mounted is mounted on an integrated circuit chip. Thereby, even if the dimensions of the integrated circuit chip are large, the degree of freedom of arrangement of the light receiving elements can be increased, so that the light receiving elements can be arranged at appropriate positions on the main surface of the stem. The electrode of the integrated circuit chip includes an electrode pad exposed from the third surface and a conductive member provided on the electrode pad and having at least a top surface exposed from the adhesive. In addition, the wire is bonded to the conductive member and a wiring pattern provided on the first surface of the carrier and connected to the light receiving element. Thereby, even if the electrode pad is covered with the adhesive, the top surface of the conductive member is exposed from the adhesive. Therefore, it is possible to suppress the occurrence of defects in wire bonding between the conductive member and the wiring pattern.

Specific examples of the light receiving module and the manufacturing method thereof according to the embodiment of the present invention will be described below with reference to the drawings. In addition, this invention is not limited to these illustrations, is shown by the claim, and intends that all the changes within the meaning and range equivalent to the claim are included. In the following description, the same reference numerals are given to the same elements in the description of the drawings, and redundant descriptions are omitted.
FIG. 1 is a cross-sectional view showing a configuration of a
The
The
The
The
The

The
The
The
The plurality of lead pins 27 are bar-shaped metal members extending in a direction intersecting the
The

FIG. 3 is a plan view of the
As shown in FIG. 4, the
The
The
The
The
The

As shown in FIG. 5, the
The

Next, an example of a method for manufacturing the
First, as shown in FIG. 6, an
Next, as shown in FIG. 7, a part of the plurality of
Next, as shown in FIG. 8, the
As shown in FIGS. 9A and 9B, in the third step, the
Next, as shown in FIG. 10, the
According to the
Further, in the
In this embodiment, the distance S2 between the
Below, the 1st-4th modification of the said embodiment is demonstrated. In each modified example, a duplicate description is omitted.
(First modification)
FIG. 12 is an enlarged cross-sectional view of a main part of a light receiving unit according to a first modification of the embodiment. As shown in FIG. 12, the
(Second modification)
FIG. 13 is an enlarged cross-sectional view of a main part of a light receiving unit according to a second modification of the embodiment. As shown in FIG. 13, the
(Third Modification)
FIG. 14A is an enlarged cross-sectional view of a main part of a light receiving unit according to a third modification of the embodiment. As shown in FIG. 14A, the
FIG. 14B is a schematic perspective view showing the relay board, and FIG. 14C is a schematic plan view of the relay board. As shown in FIGS. 14B and 14C, the
In the third modified example, since the
(Fourth modification)
FIG. 15A is an enlarged cross-sectional view of a main part of a light receiving unit according to a fourth modification of the embodiment. FIG. 15B is a schematic perspective view showing a conductive member of a fourth modified example. As shown in FIGS. 15A and 15B, the
