図4に示したような気相薄膜成長装置に、図1に示したようなサセプタを配設した。
このサセプタにおける貫通孔5は、16個であり、開口部5a(第1連通孔5a1)の直径(Da)が、1mm、開口部5b(第2連通孔5b1)の直径(Db)が、2mm、であり、第1連通孔5a1の長さ寸法Laが2mm、第2連通孔5b1の長さ寸法Lbが 30mmであるものを用いた。尚、前記貫通孔5は、同心円状に等間隔で配置されている。
このサセプタ上に、シリコンウェーハ(直径300mm、厚さ775μm)を載置した。薄膜形成用原料ガスとしてSiH4ガスを、キャリアガスとしてH2 ガスを用い、SiH4 ガス流速1.5リットル/min、H2 ガス流速60リットル/min、反応温度1000℃、圧力15torr、ウェーハ(サセプタ)回転速度1200rpmの条件下で、前記シリコンウェーハ上に厚さ4μmのエピタキシャル膜(シリコン結晶薄膜)を形成させた。
そして、ウェーハ面内のエピタキシャル膜厚分布のばらつき、色のムラを測定した。エピタキシャル膜厚は、ウェーハ基板とエピタキシャル層の赤外光に対する屈折率の差を利用した赤外干渉法を用いて測定した。
尚、ウェーハ面内のエピタキシャル膜厚分布のばらつきは、最大膜厚と最少膜厚との差を平均膜厚で除した割合をばらつきとした。また、色ムラは目視で確認した。その結果を表1に示す。
