Abstract
Description
The present invention relates generally to a resin composition used for electronic and electrical devices and a semiconductor device including the same, and more particularly to a resin composition used for a heat release paste and a die attach paste, and a semiconductor device including the resin composition.
With the increase in speed and integration of semiconductor devices in recent years, the amount of heat generation from electronic and electrical devices is ever increasing. Therefore, in the field of electronics industry and power electronics, it is urgently required to dramatically improve the thermal conductivity of the heat dissipation material.
Among these, for example, a thermosetting resin composition described in
In
Moreover, as described above, only the plate type silver fine particles melt and stick to the silver powder without melting the silver powder, so contact resistance is generated and the formation of the heat conduction path is insufficient, and the heat conduction path Insufficient strength. That is, such a heat conduction path is likely to be disconnected due to expansion and contraction accompanying temperature change, and high thermal conductivity can not be obtained.
The present invention has been made in view of the above points, and can be used at a low temperature that does not adversely affect electronic parts, and can obtain high thermal conductivity and a semiconductor device provided with the same Intended to provide.

Hereinafter, embodiments of the present invention will be described.
[Resin composition]
The
First, the

Next, the first metal constituting the
Next, the
Next, the ratio of the
The volume ratio of the total volume of the
Next, a method of producing the

このような反応物101を形成するのに用いられる樹脂組成物100はTIM(Thermal Interface Material)と呼ばれる。

この場合の反応物101を形成する樹脂組成物100もTIM(Thermal Interface Material)と呼ばれる。

Second Embodiment

FIG. 3B is a modification of the
The
