The present invention relates to a sample holder used to hold each sample such as a semiconductor wafer in a manufacturing process of a semiconductor integrated circuit or the like.
For example, an electrostatic chuck described in

The sample holder according to the present invention comprises a substrate having a sample holding surface on the upper surface made of ceramics, a support made of metal and covering the lower surface of the substrate on the upper surface, and a joint for bonding the lower surface of the substrate and the upper surface And the base layer, the support and the bonding layer have through holes penetrating from the upper surface of the base through the bonding layer to the lower surface of the support, and the bonding layer A ring-shaped first portion forming the through hole and a second portion made of the same main raw material as the first portion and surrounding the first portion, the first portion being more than the second portion; Is characterized by high porosity.
By the porosity of the first portion being higher than that of the second portion, the risk of heat escaping from the first portion to the through hole can be reduced.
Hereinafter, the
As shown in FIG. 1, the
The
The
The
The
The through
Here, in the
The porosity can be measured by the following method. Specifically, the
Further, it can be confirmed, for example, by the following method that the main raw materials of the
In the
Moreover, the
In the
