Further, the content in the film was examined by Auger electron spectroscopy. The amount of N in the light shielding film was in the range of 20 to 30 atom% and the amount of O in the range of 5 to 15 atom%. The amount of C in the antireflection film was in the range of 5 to 15 atomic%.

実験例5:反射率15.42%(248nm)の膜を得た。このときの面内分布は良好であった。面内レンジは、実験例1と比較し、0.91倍であった。また光学濃度は3.00(248nm)を得た。475nmにおける面内レンジ0.02であった。
