Abstract
Description
The present invention relates to a heat sink with a circuit board and a manufacturing method thereof.
Power converters such as inverters and converters incorporate a heat sink with a circuit board having a circuit board in which metal plates are bonded to both surfaces of a ceramic plate and a heat sink bonded to one metal plate in the circuit board. (For example, patent document 1). On the other metal plate of the circuit board, a semiconductor element constituting the power circuit is mounted by soldering. In addition, the heat sink and the metal plate in this type of heat sink with a circuit board may be made of an aluminum material or an aluminum alloy material for the purpose of weight reduction.
The circuit board is bonded to the heat sink by the following method. First, an object to be processed is assembled by laminating a heat sink, a brazing material, and a circuit board in this order. Then, the workpiece is heated while pressing the circuit board toward the heat sink, and the brazing material is melted. Thereafter, by cooling the workpiece and solidifying the brazing material, the metal plate and the heat sink on the circuit board can be joined via the brazing material.
However, since the thermal expansion coefficient of the ceramic plate on the circuit board is different from the thermal expansion coefficient of the aluminum material constituting the heat sink, a difference occurs in the thermal expansion amount between the ceramic plate and the heat sink due to heating during brazing. When the object to be processed is cooled in such a state, the brazing material is solidified before the contraction of the ceramic plate and the heat sink is completed. As a result, in the heat sink with a circuit board after brazing is completed, warpage and residual stress are generated in the ceramic plate.
Moreover, the circuit board after brazing is restrained by the heat sink via the brazing material. Therefore, for example, when soldering the semiconductor element or when the temperature of the circuit board and the heat sink rises due to heat generation of the semiconductor element, a tensile stress is generated near the center of the ceramic plate and the ceramic plate is warped. And when these tensile stress and curvature are too large, there exists a possibility that a crack may generate | occur | produce in a ceramic board.
In order to solve such a problem, for example, a technique has been proposed in which a pedestal having a smaller linear expansion coefficient than the heat sink is provided on the heat sink and a circuit board is joined to the pedestal (for example, Patent Document 2). Examples of the pedestal include copper, an alloy of copper and tungsten, and an alloy of copper and molybdenum.
However, in the semiconductor device of
Furthermore, in recent years, it has been desired to mount a large number of semiconductor elements and electrical components on a circuit board for the purpose of downsizing the electrical circuit. For this reason, circuit boards tend to be larger, and it is increasingly difficult to suppress an increase in the mass of semiconductor devices.
The present invention has been made in view of such a background, and intends to provide a heat sink with a circuit board capable of suppressing cracking of a ceramic plate over a long period of time while suppressing an increase in mass and a method for manufacturing the same. To do.

Another aspect of the present invention is a method of manufacturing a heat sink with a circuit board according to the above aspect, wherein the heat sink body, a lower wax foil disposed in the recess, and a lower wax foil are mounted on the heat sink body. The placed low expansion member, the upper wax foil placed on the substrate mounting portion and the low expansion member, and the upper wax foil and the first aluminum plate were placed in contact with each other. Assembling a workpiece having the circuit board,
In the method of manufacturing a heat sink with a circuit board, the object to be processed is collectively brazed by heating the object to be processed while pressing the circuit board toward the heat sink.
The heat sink with a circuit board (hereinafter abbreviated as “heat sink”) includes the heat sink body including the substrate mounting portion and the concave portion formed in a part of the substrate mounting portion. The low expansion member having the first linear portion and the second linear portion intersecting the first linear portion and having a linear expansion coefficient lower than that of the heat sink body is embedded in the concave portion. The first aluminum plate is bonded to both the low expansion member and the substrate mounting portion via the brazing material layer.
The heat sink can reduce warpage and residual stress generated in the ceramic plate during brazing by embedding the low expansion member in the recess. Furthermore, the heat sink can reduce warpage and tensile stress applied to the ceramic plate as the temperature rises after brazing. As a result, it is possible to suppress cracking of the ceramic plate over a long period of time.
Further, in the heat sink, it is not necessary to place the entire circuit board on the low expansion member as in the prior art. Thereby, the volume of the said low expansion member can be made small, acquiring the effect which suppresses the crack of the said ceramic board over a long period of time. As a result, an increase in the mass of the heat sink can be suppressed.
As described above, according to the heat sink, cracking of the ceramic plate can be suppressed over a long period while suppressing an increase in mass.
Moreover, according to the manufacturing method of said aspect, the said heat sink main body, the said low expansion member, and the said circuit board can be brazed collectively. As a result, the heat sink can be easily manufactured.
In the heat sink, the circuit board has a three-layer structure in which a first aluminum plate, a ceramic plate, and a second aluminum plate are sequentially laminated. As a 1st aluminum plate and a 2nd aluminum plate, the board | plate material comprised from the well-known aluminum or aluminum alloy is employable. The thickness of a 1st aluminum plate and a 2nd aluminum plate can be suitably set from the range of 0.2-0.6 mm, for example.
The first aluminum plate has a rectangular shape. Here, the above-described “rectangle” includes a geometrically defined rectangle and a shape that is recognized as a rectangle as a general sense. For example, the first aluminum plate may have a rectangular or square shape in plan view. In addition, the first aluminum plate may have a shape that is a rectangle or a square deformed to such an extent that it can be recognized as a rectangle. For example, in plan view, the corners of the first aluminum plate may have an arc shape.
Although the shape of a 2nd aluminum plate is not specifically limited, Usually, the shape according to the desired electric circuit is exhibited. A plurality of second aluminum plates may be arranged on the ceramic plate.
The ceramic plate in the circuit board is made of, for example, oxide ceramics such as alumina, nitride ceramics such as aluminum nitride and silicon nitride, and the like. The thickness of the ceramic plate can be appropriately set, for example, within a range of 0.2 to 1.5 mm.
The heat sink body is made of an aluminum material. Here, the above “aluminum material” includes pure aluminum and aluminum alloys. The material of the heat sink body can be appropriately selected from known aluminum and aluminum alloys according to required mechanical properties, corrosion resistance, workability, and the like.
The heat sink body may have a flat plate shape, for example. In this case, one side in the thickness direction can be configured as the substrate mounting portion. Further, on the other side in the thickness direction, a heat radiating fin member such as a pin fin, a plate fin, or a corrugated fin, which is configured separately from the heat sink main body, may be attached. Moreover, these heat radiating fin members and the heat sink main body can also be formed integrally.
The surface in contact with the brazing material layer in the board mounting portion is usually formed flat from the viewpoint of improving the bondability of the circuit board. In addition, a recessed portion that is recessed from the periphery is formed in a part of the substrate mounting portion.
A low expansion member having a lower linear expansion coefficient than that of the heat sink body is embedded in the recess. The low expansion member may be joined to the heat sink body by brazing, for example.
The low expansion member may be composed of various simple metals, alloys, and ceramics. As the single metal, for example, nickel, tungsten, molybdenum or the like can be used. As the alloy, for example, an Fe-Ni 36% alloy or the like can be employed. As ceramics, for example, oxide ceramics such as alumina, and nitride ceramics such as aluminum nitride and silicon nitride can be employed.
The low expansion member is preferably made of metal. Metals have higher toughness than ceramics. Therefore, the low expansion member made of metal can easily follow the deformation of the heat sink body when the heat sink body is thermally expanded.
The linear expansion coefficient of the low expansion member is preferably 0.1 to 19 ppm / K. In this case, it is possible to further reduce stress and warpage generated in the ceramic plate during and after brazing. As a result, cracking of the ceramic plate can be suppressed over a longer period. From the viewpoint of suppressing cracking of the ceramic plate for a longer period, it is preferable that the linear expansion coefficient of the low expansion member is 4.5 to 19 ppm / K.
The low expansion member has a first straight portion and a second straight portion that intersects the first straight portion. The first straight part and the second straight part are formed integrally. Thereby, the effect which reduces the stress and curvature which arise in a ceramic board at the time of brazing and after brazing can fully be acquired.
The number of first straight portions may be one or may be two or more. Further, the number of the second straight portions may be one, or may be two or more.
The second straight portion is preferably orthogonal to the first straight portion. In this case, the area of the intersecting portion between the first straight line portion and the second straight line portion can be reduced as compared with the case where the second straight line portion obliquely intersects the first straight line portion. Thereby, the bias | inclination of the stress and curvature which generate | occur | produce in a ceramic board at the time of brazing and after brazing can be reduced more. As a result, cracking of the ceramic plate can be suppressed over a longer period.
In addition, the above-mentioned “orthogonal” includes a case where the angle formed by the first groove portion and the second groove portion is 90 ° and a case where this angle slightly deviates from 90 °. Specifically, if the angle formed by the first straight portion and the second straight portion is 87 to 93 °, the above-described effect of reducing the stress and warpage can be sufficiently obtained.
The extending direction of the first straight portion can be, for example, a direction parallel to any side of the outer peripheral edge of the first aluminum plate.
Further, the low expansion member has an outer frame portion formed along the outer peripheral edge of the first aluminum plate, and the outer frame portion is connected to the first linear portion and the second linear portion. preferable. In this case, it is possible to further reduce the warpage of the heat sink body that occurs during brazing and after brazing, and thus further reduce the warpage of the ceramic plate. As a result, cracking of the ceramic plate can be suppressed over a longer period.
In a plan view as viewed from the circuit board side, the corner portion at the outer peripheral edge of the outer frame portion may have an arc shape. In this case, stress concentration at the corners of the ceramic plate that occurs during and after brazing can be more effectively mitigated. As a result, cracking of the ceramic plate can be suppressed over a longer period.
When the said corner | angular part is exhibiting circular arc shape, it is preferable that the curvature radius is 1 mm or more and 6 mm or less. In this case, stress concentration on the ceramic plate can be alleviated more effectively.
The low expansion member preferably has a plate-like portion including the first straight portion, the second straight portion, and the outer frame portion, and a reinforcing portion that protrudes from the outer frame portion toward the heat sink main body. In this case, the rigidity of the low expansion member can be further increased by the reinforcing portion. As a result, cracking of the ceramic plate can be suppressed over a longer period.
The plate-like part and the reinforcing part may be integrally formed. Moreover, a plate-shaped part and a reinforcement part can be formed separately, and these components can also be integrated by brazing etc. When the plate-like portion and the reinforcing portion are formed separately, the structure of each component can be simplified. As a result, the plate-like portion and the reinforcing portion can be easily manufactured.
The low expansion member is connected to at least one of the first linear portion and the second linear portion, and is a stress relaxation portion arranged at a position corresponding to a corner portion of the first aluminum plate in a plan view as viewed from the circuit board side. You may have. In this case, stress concentration at the corners of the ceramic plate that occurs during and after brazing can be more effectively mitigated. As a result, cracking of the ceramic plate can be suppressed over a longer period.
The stress relaxation portion may have various forms such as a square shape, a rectangular shape, a triangular shape, and a fan shape in a plan view. The planar recess may be continuous with at least one of the first straight portion and the second straight portion via the outer frame portion. In addition, the stress relaxation portion can be extended to the first straight portion and / or the second straight portion so as to be continuous with at least one of the first straight portion and the second straight portion.
The shape of the low expansion member in plan view as viewed from the circuit board side is preferably 180 ° rotationally symmetric with respect to the center of the first aluminum plate. In this case, it is possible to further reduce stress and warp deviation generated in the ceramic plate during and after brazing. As a result, cracking of the ceramic plate can be suppressed over a longer period.
The first aluminum plate along the outer peripheral edge of the first aluminum plate, the two first dividing lines parallel to any side of the outer peripheral edge, and the two second dividing lines orthogonal to the first dividing line The area ratio of the low expansion region formed by projecting the low expansion member on the first aluminum plate in the central virtual region arranged at the center is equal to or greater than 55%. Preferably there is.
By setting the area ratio of the low expansion region occupying the central virtual region to 55% or more, it is possible to further reduce the tensile stress generated in the central portion of the ceramic plate during brazing and to further reduce the fluctuation of stress after brazing. Can be reduced. As a result, cracking of the ceramic plate can be suppressed over a longer period.
The low expansion member and the substrate mounting part are joined to the first aluminum plate via the brazing material layer. The brazing material layer may be made of an alloy known as a brazing material for aluminum, such as an Al—Si (aluminum-silicon) alloy or an Al—Cu (aluminum-copper) alloy.
It is preferable that the surface on the first aluminum plate side of the low expansion member and the surface in contact with the brazing filler metal layer in the substrate mounting portion are arranged flush with each other. In this case, it is possible to more effectively suppress the generation of voids in the brazing material layer during the brazing operation. As a result, the heat dissipation of the heat sink can be further improved.
Between the 1st aluminum plate and the board | substrate mounting part, the buffer material for relieving the stress added to a ceramic board may be arrange | positioned.
The
As shown in FIGS. 2 and 3, the heat sink
The
As shown in FIG. 1, a
The
As shown in FIGS. 1 and 5, the
Further, the center 213 (see FIG. 6) of the
As shown in FIG. 4, the
In this example, the
First, as shown in FIG. 2, a
The
Next, a jig (not shown) was attached to the
By attaching the jig to the object to be processed 10, the entire object to be processed 10 was curved such that the center portion of the
After removing the
Further, assuming that the
The effect of this example is demonstrated below. The
The
Further, in the
The second
Since the
Moreover, the linear expansion coefficient of the
Further, the
Further, as shown in FIG. 5, the outer

This example is an example of the
As shown in FIG. 7, the
Moreover, the
The

The
Further, the

The low expansion member used for the heat sink of Examples 1-3 is comprised from the nickel whose heat conductivity is lower than an aluminum material. However, as shown in Table 1, the heat sinks of Examples 1 to 3 were able to suppress deterioration in heat dissipation performance compared to the heat sink of Comparative Example 2. In addition, the heat sinks of Examples 1 to 3 were able to reduce warpage after brazing as compared with Comparative Examples 1 and 2, and could prevent cracking after soldering.
From these results, even when the low expansion member is made of a material having low thermal conductivity, by disposing the low expansion member having the specific configuration between the circuit board and the heat sink body, It can be easily understood that deterioration of heat dissipation performance can be suppressed while obtaining the effect of reducing warpage and stress.
In addition, the heat sink with a circuit board which concerns on this invention is not limited to the aspect of Examples 1-3, A structure can be suitably changed in the range which does not impair the meaning.
