実施例2 (ジメチルヘキシルアミン)ジクロロメチルアルミニウムの合成(前記式(4)で示されるアルミニウム化合物)
アルゴン雰囲気下、攪拌装置、温度計及び滴下漏斗を備えた内容積50mlのフラスコにジクロロメチルアルミニウム8.90g(78.9mmol)を加えて0℃に冷却した。ここにジメチルブチルアミン10.3g(79.7mmol)を内温が20℃付近になるようにゆるやかに滴下し、室温(25℃)下において1時間攪拌した。反応終了後、粗体を減圧蒸留(オイルバス温度140℃、133.3Pa)して、無色液体の(ジメチルヘキシルアミン)ジクロロメチルアルミニウムを得た(単離収率90%)。

アルゴン雰囲気下、攪拌装置、温度計及び滴下漏斗を備えた内容積50mlのフラスコにジクロロエチルアルミニウム7.65g(60.3mmol)を加えて0℃に冷却した。ここにジメチルエチルアミン4.40g(60.2mmol)を内温が20℃付近になるようにゆるやかに滴下し、室温(25℃)下において1時間攪拌した。反応終了後、粗体を減圧蒸留(オイルバス温度120℃、133.3Pa)して、無色液体の(ジメチルヘキシルアミン)ジクロロメチルアルミニウムを得た(単離収率86%)。

実施例3〜7、比較例1(酸化アルミニウム膜の製造)
実施例2において合成した(ジメチルヘキシルアミン)ジクロロメチルアルミニウムを用いて、ALD法により酸化アルミニウム膜を成膜した。以下の通り、基盤温度を変えた点以外は、同様の条件で成膜した。
また、形成した酸化アルミニウム膜の膜厚を測定すると共に、組成を分析した。なお、組成の分析は、XPS(X線光電子分光)測定装置を用いて行った。
