その後、後述するスペーサーの内側に位置し、スリット8より内側の部分の第1の突起部形成予定領域の固定電極5と犠牲層13の一部を除去し、第1の凹部14を形成する。同時にスペーサーの内側に位置し、スリット8より外側の部分(周囲空間に相当)の第2の突起部形成予定領域の固定電極5と犠牲層13の一部を除去し、第2の凹部15を形成する(図2a)。図2(a)において第1の凹部14、第2の凹部15は、それぞれ環状に配置された2つの突起部を形成できるように配置している。

次に、全面に窒化膜6を堆積形成する。ここで堆積形成された窒化膜6は、先に形成した第1の凹部14、第2の凹部15内にそれぞれ充填され、後述する第1の突起部16、第2の突起部17を形成することになる。その後、通常のフォトリソグラフ法にて音圧を可動電極3に伝えるための貫通孔7を形成し、貫通孔7内に犠牲層13を露出させる(図2b)。

シリコン基板1の裏面側から熱酸化膜2が露出するまでシリコン基板1を除去し、バックチャンバー11を形成する。その後、貫通孔7を通して犠牲層13の一部をエッチング除去してスペーサー4を形成する。このエッチングで、熱酸化膜2の一部もエッチング除去される。その結果スペーサー4に、可動電極3と、固定電極5と窒化膜6が一体となったバックプレートとが固定され、エアーギャップ10が形成される。エアーギャップ10には、固定電極5側から第1の突起部16と第2の突起部17が突出している(図2c)。なおこのエッチング工程では、第2の突起部17が露出すると、第2の突起部17がさらに外側へのエッチングの進行を阻害する障壁となり、すなわち周辺空間12が拡大するエッチングの進行が遅くなり、周辺空間12の大きさが必要以上に大きくならないようにすることができる。

このように形成したMEMS素子は、第1の突起部16が音響抵抗を増大させるための突起に相当する。一方第2の突起部17は、スリット8の外周側の周辺空間12に配置されているため音響抵抗を増大させる機能は有していない。しかしながら、周辺空間12に突出することで、エアーギャップ10側から圧力が伝搬してきた場合に、その圧力が周辺空間12へ伝搬することを阻害している。換言すれば、周囲空間12へ伝搬する圧力を、スリット8を通してバックチャンバー11側へ伝搬させる機能を有している。あるいは、例えば図2(c)において、第1の突起部16と第2の突起部17との間に貫通孔7を形成する構造とすると、周囲空間12へ伝搬した圧力を貫通孔7を通して固定電極5から外部へ放出させる機能を有するともいえる。その結果、その圧力が周辺空間12に伝搬し、スペーサー4、固定電極5および可動電極3に反射して振動することにより発生する不要なノイズを防止することができる。
