(4)面積が100mm2以上であることを特徴とする(1)から(3)に記載のグラフェン膜。
(5)厚みが0.1mm以上である基板上に作製された(1)から(4)に記載のグラフェン膜を有する複合体。
(6)厚みが0.1mm以上である基板に成膜された金属膜上に作製された(1)から(4)に記載のグラフェン膜を有する複合体。
(7)(5)、(6)に記載の複合体から剥離して得られたグラフェン膜が基板に転写されたものであることを特徴とする複合体。
(8)厚みが0.1mm以上である基板上に作製された(1)から(4)に記載のグラフェン膜を有する複合体の製造方法。
(9)厚みが0.1mm以上である基板上に成膜された金属膜上に作製された(1)から(4)に記載のグラフェン膜を有する複合体の製造方法。
(10)(8)、(9)に記載の製造方法により得られた複合体から剥離して得られるグラフェン膜の製造方法。

(0001)面を主面とする2インチφ0.4mm厚みのサファイア基板を用意した。サファイア基板の成膜面の表面粗さは0.1nmであった。
サファイア基板上にスパッタリング法を用いてNi膜を成膜した。まず基板を成長装置チャンバー内に入れて、真空引きする。次にチャンバーを600℃まで昇温し、その後Arガスをチャンバー内に流し、プラズマをNiターゲットと基板の間に発生させ、Niを基板にスパッタリングした。成膜時間は92分、チャンバー内の圧力は0.2Paとした。成膜終了後、チャンバー内を降温し、基板を取り出した。得られたNi膜の膜厚を測定するために、膜の一部にマスクを形成したのちにエッチングを行った。エッチングにより露出した基板表面とNi膜の表面の高さの差を段差計で測定したところ、1μmであった。
得られたNi/サファイア基板上にアルコールCVD法を用いてグラフェン膜を成膜した。成長チャンバーに基板をセットし、チャンバー内を真空引きしたのち、基板のクリーニングのために水素ガスを流しながら、チャンバーを900℃まで昇温した。その後、水素ガスを止めてチャンバー内を再度真空引きし、エタノールを流してグラフェン成長を行った。成長時間は2分とした。成長後、エタノールを止め、真空引きをしながらチャンバーの温度を降温した。チャンバー温度が常温になったら、チャンバーから基板を取出し、基板表面に形成されたグラフェン膜を評価した。
得られたグラフェン膜のしわの数を評価した。グラフェン膜のシワとは、下地基板から浮き上がった部分のことを差し、光学顕微鏡で観察することができる。評価は光学顕微鏡を用いて実施した。得られたシワの数は50μm四方あたり10本であった。その密度は0.004本/μm2であった。
さらに、グラフェン膜の評価をラマン分光法を用いて実施した。日本分光製ラマン分光光度計NRS-1000を用い、露光時間は10秒、積算回数を2回として測定を行った。得られたスペクトルを図1に示す。1580cm-1付近にあるピークがGバンド、2680cm-1付近にあるピークが2Dバンドと呼ばれており、2D/Gのピーク強度比が1より大きい場合に、単層グラフェンが、比が1の場合に2層グラフェンが、1より小さい場合には多層グラフェンが得られていると言われている。このほかに、グラフェン膜の欠陥に由来する1350cm-1付近にあるピークはDバンドと呼ばれており、その結晶性はD/Gのピーク強度比により評価される。また、Gバンドの半値幅によりグラフェンの黒鉛化度が評価される。HOPGのGバンドの半値幅が20cm-1であることから、この値を基準として、グラフェンの結晶性が議論される。得られたスペクトルでは2D/G比は2.1であり、また、Dバンドは確認されなかった。Gバンドの半値幅は20cm-1であった。これらの結果から、単層で結晶性が高いグラフェン膜が得られたことがわかった。本測定で用いたラマン分光のレーザの直径は2μmφであることから、3.14μm2以上の面積でHOPGの結晶性とほぼ同等のグラフェン膜が得られたことが分かる。

In order to measure the thickness of the obtained Ni film, a mask was formed on a part of the film, and then etching was performed. The difference in height between the surface of the substrate exposed by etching and the surface of the Ni film was measured with a step gauge and found to be 1 μm.
A graphene film was formed on the obtained Ni / sapphire substrate using an alcohol CVD method. After setting the substrate in the growth chamber and evacuating the chamber, the chamber was heated to 900 ° C. while flowing hydrogen gas for cleaning the substrate. Thereafter, the hydrogen gas was stopped, the inside of the chamber was evacuated again, and ethanol was passed to perform graphene growth. The growth time was 2 minutes. After growth, ethanol was stopped and the temperature of the chamber was lowered while evacuating. When the chamber temperature reached room temperature, the substrate was taken out of the chamber, and the graphene film formed on the substrate surface was evaluated.
The number of wrinkles in the obtained graphene film was evaluated. The wrinkle of the graphene film refers to a portion floating from the base substrate, and can be observed with an optical microscope. Evaluation was carried out using an optical microscope. The number of wrinkles obtained was 10 per 50 μm square. The density was 0.004 / μm 2 .
Furthermore, the graphene film was evaluated using Raman spectroscopy. Measurement was performed using a Raman spectrophotometer NRS-1000 manufactured by JASCO Corporation, with an exposure time of 10 seconds and an integration count of 2. The obtained spectrum is shown in FIG. The peak near 1580 cm -1 is called the G band and the peak near 2680 cm -1 is called the 2D band. When the 2D / G peak intensity ratio is greater than 1, single-layer graphene has a ratio of 1 In this case, it is said that multilayer graphene is obtained when the bilayer graphene is smaller than 1. In addition to this, a peak in the vicinity of 1350 cm −1 derived from a defect in the graphene film is called a D band, and its crystallinity is evaluated by a D / G peak intensity ratio. In addition, the graphitization degree of graphene is evaluated by the half width of the G band. Since the half-value width of the G band of HOPG is 20 cm −1 , the crystallinity of graphene is discussed based on this value. In the obtained spectrum, the 2D / G ratio was 2.1, and no D band was confirmed. The half width of the G band was 20 cm −1 . From these results, it was found that a graphene film having a single layer and high crystallinity was obtained. Since the diameter of the Raman spectroscopy laser used in this measurement is 2 μmφ, it can be seen that a graphene film almost equal to the crystallinity of HOPG was obtained in an area of 3.14 μm 2 or more.
実施例1で得られたグラフェン膜について、剥離・転写のプロセスを実施した。グラフェン膜上にPMMAをスピンコートにより塗布した。回転数は1000rpm、回転時間は30秒とした。得られた基板をホットプレートを用いて100℃にて加熱し、PMMAを硬化させた。その後、硝酸水溶液に浸漬し、Ni膜を溶解させた。Ni膜溶解後、PMMA/グラフェン膜は基板から剥離し、硝酸水溶液中に浮遊した。浮遊したPMMA/グラフェン膜をSiO2/Si基板ですくいあげ、PMMA/グラフェン/SiO2/Si基板を得た。最後に、アセトンに浸漬させ、PMMAを溶解することにより、グラフェン膜をSiO2/Si基板上に転写することができた。 The graphene film obtained in Example 1 was subjected to a peeling / transfer process. 得られたグラフェン膜のしわの数を評価した。評価は光学顕微鏡を用いて実施した。得られたシワの数は50μm四方あたり15本であった。その密度は0.006本/μm2であった。
