Abstract
Description
The present invention relates to a thermoelectric conversion module that can be used for various purposes and a manufacturing method thereof.
The thermoelectric conversion module can be used as a cooling module using the Peltier effect or a power generation module using the Seebeck effect. With the expansion of applications of thermoelectric conversion modules, thermoelectric conversion modules are required to have high heat resistance so that they can be mounted on various devices. Patent Documents 1 and 2 disclose thermoelectric conversion modules manufactured using a gold-tin eutectic solder having a relatively high melting point.
In recent years, in applications such as temperature control of optical communication lasers, thermoelectric conversion modules themselves are often mounted using gold-tin eutectic solder. In mounting using a gold tin eutectic solder, the thermoelectric conversion module is exposed to a high temperature exceeding the melting point of the gold tin eutectic solder. As a result, in the thermoelectric conversion module manufactured using the gold-tin eutectic solder, the gold-tin eutectic solder in the thermoelectric conversion module is melted, and the normal function as the thermoelectric conversion module may not be performed after mounting. is there. For this reason, the thermoelectric conversion module is required to have heat resistance that can withstand mounting using gold-tin eutectic solder.
On the other hand, it is possible to cope with the production of the thermoelectric conversion module by using a high melting point solder having a melting point higher than that of the gold tin eutectic solder. As such a high melting point solder, for example, gold silicon solder, gold germanium solder and the like are known. However, these high-melting-point solders are all difficult to obtain and very expensive due to their small amount in the market. For this reason, it is desired to realize a thermoelectric conversion module that can withstand mounting using gold-tin eutectic solder without using these high melting point solders.
In view of the circumstances as described above, an object of the present invention is to provide a thermoelectric conversion module having high heat resistance and a method for manufacturing the same.
In order to achieve the above object, a thermoelectric conversion module according to an aspect of the present invention includes a pair of substrates facing each other, a plurality of thermoelectric elements arranged between the pair of substrates, and at least one of the pair of substrates. And a bonding layer disposed between the one and the plurality of thermoelectric elements.
The bonding layer is mainly composed of gold and tin, and the gold content is 88% by weight or more.
In this thermoelectric conversion module, the melting point of the bonding layer for bonding the substrate and the thermoelectric element is higher than the melting point of the gold-tin eutectic solder whose gold content is about 80% by weight. Higher heat resistance than the thermoelectric conversion module is obtained. Therefore, in this thermoelectric conversion module, even when mounted using, for example, gold-tin eutectic solder, the bonding layer does not melt, and the normal function as the thermoelectric conversion module is maintained even after mounting.
The gold content in the bonding layer may increase from the central portion in the thickness direction of the bonding layer toward at least one of the pair of substrates and the thermoelectric element.
In this configuration, in the manufacturing process of the thermoelectric conversion module, gold atoms in all regions of the bonding layer are diffused into the bonding layer that bonds the substrate and the thermoelectric element by diffusing gold atoms from at least one of the thermoelectric element side and the substrate side. The content can be 88% by weight or more.
The bonding layer may include a pure gold layer provided at at least one of a position adjacent to the pair of substrates and a position adjacent to the thermoelectric element.
In this configuration, the gold content in the entire region of the bonding layer can be 88% by weight or more by diffusing gold atoms in the pure gold layer in the entire region of the bonding layer in the manufacturing process of the thermoelectric conversion module.
In the method for manufacturing a thermoelectric conversion module according to one aspect of the present invention, a joining member is disposed on at least one of the substrate and the thermoelectric element.
The substrate and the thermoelectric element are arranged to face each other through the bonding member.
At least a part of the joining member between the substrate and the thermoelectric element is melted.
By solidifying the molten bonding member, a bonding layer containing gold and tin as main components and a gold content of 88% by weight or more is formed, and the thermoelectric element and the substrate are interposed through the bonding layer. And combine.
In this method for manufacturing a thermoelectric conversion module, the melting point of the bonding layer for bonding the substrate and the thermoelectric element is made higher than the melting point of the gold-tin eutectic solder having a gold content of about 80% by weight. With this configuration, a thermoelectric conversion module having higher heat resistance than a thermoelectric conversion module using a gold-tin eutectic solder as a bonding layer can be manufactured.
The said joining member may be comprised with the metal paste containing a metal powder.
The metal powder may contain at least one of pure tin powder and gold-tin eutectic solder powder and pure gold powder.
By this configuration, by adjusting the mixing ratio of the pure tin powder of the metal paste, the gold tin eutectic solder powder, and the pure gold powder so that the gold content as a whole of the metal powder is 88% by weight or more, It is possible to form a bonding layer whose content is 88 wt% or more.
Arranging the joining member may include disposing a pure gold layer and disposing at least one of a pure tin layer and a gold-tin eutectic solder layer.
The pure gold layer is disposed on at least one of the substrate and the thermoelectric element.
At least one of the pure tin layer and the gold tin eutectic solder layer is disposed on the pure gold layer.
With this configuration, gold atoms contained in the pure gold layer are diffused into a molten layer generated by melting at least one of the pure tin layer and the gold-tin eutectic solder layer in the joining member, so that the gold in the entire region of the joining layer can be obtained. The content of can be 88 wt% or more.

The
The
The
The

The

The joint 15a is preferably formed of a material having a melting point higher than that of the gold-tin eutectic solder. As a material for forming the

Referring to FIG. 7, in the second cycle, unlike the first cycle, no endothermic peak appears at time b when the melting point of tin reaches about 232 ° C. during the temperature rise, and until 350 ° C. is reached thereafter. There is no endothermic peak in between. This indicates that the

(Steps S2-3, S2-4)
In step S2-3, the
FIG. 9D shows the
(Step S2-5)
In step S2-5, the

As described above, since the

[Experiment 1]
In Experimental Example 1, sample 1-1 of the thermoelectric conversion module is formed by changing the blending ratio of the pure tin powder and the pure gold powder in the metal powder of the metal paste in the same manner as in the first embodiment to form a bonding layer. ˜1-10 were produced.
Table 1 shows the amount of pure tin powder in the metal powder, the amount of pure gold powder in the metal powder, the gold content in the bonding layer, and the bonding layer when heated to 350 ° C. for Samples 1-1 to 1-10. It shows the presence or absence of remelting. In Table 1, the gold content in the bonding layer is a theoretical value obtained from the amount of pure tin powder and pure gold powder in the metal powder.
As shown in Table 1, no remelting was observed in Samples 1-5 to 1-10, and the gold content in the bonding layer is considered to be 88% by weight or more as the theoretical value. On the other hand, in the samples 1-1 to 1-4, remelting is observed, and it is considered that the gold content in the bonding layer is less than 88% by weight. Therefore, Samples 1-5 to 1-10 are examples within the scope of the present invention, and Samples 1-1 to 1-4 are comparative examples outside the scope of the present invention.

[Experiment 2]
In Experimental Example 2, thermoelectric conversion is performed by changing the blending ratio of the gold-tin eutectic solder powder and the pure gold powder in the metal powder of the metal paste to form a bonding layer in the same manner as the modification of the first embodiment. Module samples 2-1 to 2-10 were produced.
Table 2 shows the amount of gold-tin eutectic solder in the metal powder, the amount of pure gold powder in the metal powder, the gold content in the bonding layer, and the bonding when heated to 350 ° C. for Samples 2-1 to 2-10. It shows the presence or absence of remelting of the layer. In Table 2, the gold content in the bonding layer is a theoretical value obtained from the amounts of solder powder and pure gold powder in the metal powder.
As shown in Table 2, remelting was not observed in Samples 2-5 to 2-10, and the gold content in the bonding layer is considered to be 88% by weight or more as the theoretical value. On the other hand, remelting was observed in samples 2-1 to 2-4, and the gold content in the bonding layer is considered to be less than 88% by weight. Therefore, samples 2-5 to 2-10 are examples within the scope of the present invention, and samples 2-1 to 2-4 are comparative examples outside the scope of the present invention.

Table 3 shows the thicknesses of the pure gold layer and the pure tin layer on the substrate side, the thicknesses of the pure gold layer and the pure tin layer on the thermoelectric element side, and the heating temperature in the heat treatment in Step S2-5 for Samples 3-1 to 3-17. The gold content in the bonding layer and the presence or absence of remelting of the bonding layer when heated to 350 ° C. are shown. In Table 3, the gold content in the bonding layer is a theoretical value obtained assuming that the bonding layer is formed by uniformly diffusing the pure gold layer and the pure tin layer on the substrate side and the thermoelectric element side. It is. Further, “0” for the thickness of the pure tin layer indicates that no pure tin layer is provided.
As shown in Table 3, no remelting was observed in samples 3-1 to 3-3, 3-5, 3-7 to 3-11, 3-14, 3-15, and the gold content in the bonding layer Is considered to be 88% by weight or more. On the other hand, in samples 3-4, 3-12, 3-13, 3-16, 3-17, remelting was observed, and the gold content in the bonding layer was considered to be less than 88% by weight. It is done. In sample 3-6, since the heating temperature in the heat treatment of step S2-5 was lower than the melting point of the pure tin layer, the bonding layer was not formed well, and the bonding between the substrate and the thermoelectric element was insufficient. Therefore, Samples 3-1 to 3-3, 3-5, 3-7 to 3-11, 3-14, and 3-15 are examples within the scope of the present invention, and Samples 3-4 and 3-6 , 3-12, 3-13, 3-16, 3-17 are comparative examples outside the scope of the present invention.
In particular, in Samples 3-16 and 3-17, although the theoretical value of the gold content in the bonding layer is 88% by weight or more, since the pure tin layer is too thick, the diffusion of gold atoms from the pure gold layer sufficiently proceeds. It is considered that a portion having a gold content of less than 88% by weight remains in the bonding layer. From this, it can be seen that by setting the total thickness of the pure tin layer on the substrate side and the thermoelectric element side to 5 μm or less, it is easy to obtain a bonding layer in which gold is diffused satisfactorily. Even when the total thickness of the pure tin layer on the substrate side and the thermoelectric element side exceeds 5 μm, a bonding layer in which gold is diffused well is obtained by adjusting the temperature profile in the heat treatment in step S2-5. It is possible.
[Experimental Example 4]
In Experimental Example 4, a bonding layer is formed by changing the thickness of the pure gold layer and the solder layer on the substrate side and the thickness of the pure gold layer on the thermoelectric element side in the same manner as in Modification 3 of the second embodiment. Thus, samples 4-1 to 4-10 of thermoelectric conversion modules were produced.
Table 4 shows the thickness of the pure gold layer and the pure tin layer on the substrate side, the thickness of the pure gold layer on the thermoelectric element side, the gold content in the bonding layer, and heating to 350 ° C. for Samples 4-1 to 4-10. It shows the presence or absence of remelting of the bonding layer at the time. In Table 4, the gold content in the bonding layer is obtained assuming that the bonding layer is formed by uniformly diffusing the pure gold layer and the solder layer on the substrate side and the pure gold layer on the thermoelectric element side. It is a theoretical value.
As shown in Table 4, in Samples 4-1 to 4-4, 4-7, and 4-9, remelting was not observed, and the gold content in the bonding layer was considered to be 88% by weight or more. It is done. On the other hand, in samples 4-5, 4-6, 4-8, and 4-10, remelting is observed, and the gold content in the bonding layer is considered to be less than 88% by weight. Therefore, samples 4-1 to 4-4, 4-7, 4-9 are examples within the scope of the present invention, and samples 4-5, 4-6, 4-8, 4-10 are examples of the present invention. It is a comparative example out of range.
[Experimental Example 5]
In Experimental Example 5, a sample of a thermoelectric conversion module is formed by changing the diameter of the circular opening P of the mask M to form a
Table 5 shows the diameter of the opening P of the mask M, the thickness of the pure gold layer on the substrate side, the thickness of the pure gold layer on the element side, the gold content in the bonding layer, and 350 for samples 5-1 to 5-3. It shows the presence or absence of remelting of the bonding layer when heated to ° C. In Table 5, the gold content in the bonding layer assumes that the bonding layer is formed by uniformly diffusing the pure gold layer on the substrate side and the thermoelectric element side and the solder layer formed by the solder paste. This is the theoretical value obtained.
As shown in Table 5, in Samples 5-1 and 5-2, remelting was not observed, and it is considered that the gold content in the bonding layer was 88% by weight or more. On the other hand, in sample 5-3, remelting was observed, and the gold content in the bonding layer is considered to be less than 88% by weight. Therefore, Samples 5-1 and 5-2 are examples within the scope of the present invention, and Sample 5-3 is a comparative example outside the scope of the present invention.

<Others>
The embodiment of the present invention has been described above, but the present invention is not limited to the above-described embodiment, and it is needless to say that various modifications can be made without departing from the gist of the present invention.
For example, in the above embodiment, the high-melting-point bonding layer is provided between both the first substrate side and the second substrate side of the thermoelectric element, but the high-melting-point bonding layer is the first substrate of the thermoelectric element. It suffices to be provided on at least one of the side and the second substrate side. For example, the high-melting-point bonding layer may be provided only on one of the first substrate side and the second substrate side of the thermoelectric element that tends to become high temperature when the thermoelectric conversion module is mounted.
Moreover, although the said embodiment demonstrated the thermoelectric conversion module with only one layer of the thermoelectric element, this invention is applicable also to the multistage thermoelectric conversion module by which the layer of the thermoelectric element was comprised in multiple stages. In the thermoelectric conversion module according to the above-described embodiment, each substrate is integrally formed. However, each substrate may be appropriately divided according to the electrode pattern.
