[Comparison of luminous intensity]
The emission intensity of the infrared light emitting devices in Example 1 and Comparative Example 1 thus formed was measured.
The emission intensity is a combination of infrared sensor IR1011 manufactured by Asahi Kasei Electronics Co., Ltd. and a 4.3 μm bandpass filter as a detector, and signal amplification and noise removal are performed using an IV conversion amplifier and a lock-in amplifier. Got the output.
For each of the infrared light emitting devices in Example 1 and Comparative Example 1, the light emission intensity was measured when the applied current was changed. The result is shown in FIG. In FIG. 3, the horizontal axis represents the applied current [mA], and the vertical axis represents the emission intensity [a. u. ]. Further, the symbol “◯” represents the measurement result by the infrared light emitting element in Example 1, and the symbol “Δ” represents the measurement result by the infrared light emitting element in Comparative Example 1.
図3に示すように、実施例1及び比較例1における赤外線発光素子共に、印加電流が大きいときほど発光強度は大きいが、いずれの印加電流を印加した場合であっても、実施例1における赤外線発光素子の方が、比較例1における赤外線発光素子に比較して約2倍の発光強度が得られることが確認された。つまり、活性層23と半導体基板10との間に、単一なn型Al0.034In0.966Sb層だけでなく、n型ドーピングされたInSbからなる第1の化合物半導体層21と、n型ドーピングされたAlInSbからなる第2の化合物半導体層22とを備えることにより、より大きな発光強度を得ることができることが確認された。
