Abstract
Description
The present application relates to an organic photoelectric conversion material, a photoelectric conversion element, and an imaging device.
Organic semiconductor materials have physical properties, functions, etc. that are not found in conventional inorganic semiconductor materials such as silicon. For this reason, organic semiconductor materials have been actively studied in recent years as semiconductor materials that can realize new semiconductor devices and electronic devices (Non-Patent Document 1).
For example, it has been studied to realize a photoelectric conversion element by thinning an organic semiconductor material and using it as a photoelectric conversion material. A photoelectric conversion element using an organic thin film can be used as a solar cell (organic thin film solar cell) by taking out charges (carriers) generated by light as energy (Non-Patent Document 2). Or it can utilize as optical sensors, such as a solid-state image sensor, by taking out the electric charge which generate | occur | produces with light as an electrical signal (patent document 1).
In the organic semiconductor material, the energy level can be changed by changing the molecular structure of the organic compound used. Therefore, for example, when an organic semiconductor material is used as a photoelectric conversion material, the absorption wavelength can be controlled, and sensitivity can be imparted even in the near infrared region where Si does not have sensitivity. In other words, if organic semiconductor materials are used, it is possible to utilize light in the wavelength region that has not been used for photoelectric conversion in the past, thus realizing high efficiency of solar cells and photosensors in the near infrared region. It becomes possible to do. For example, an organic semiconductor material having sensitivity in the near infrared region is required.
Azulene derivatives are known as materials having sensitivity in the near infrared region. Patent Document 2 discloses a photoelectric conversion element using an azulene derivative. However, the peak absorption wavelength of the azulene derivative disclosed even in Patent Document 2 is around 800 nm, and further wavelength increase is desired.
One non-limiting exemplary embodiment of the present application provides an organic photoelectric conversion material, a photoelectric conversion element, and an imaging device having sensitivity in the near infrared region.

(First embodiment)
An embodiment of the organic photoelectric conversion material of the present disclosure will be described. The organic photoelectric conversion material of the present embodiment includes a compound having an azulene skeleton and a thiadiazole skeleton represented by the following formulas (A) and (B). In this compound, the azulene skeleton functions as an electron donating site, and the thiadiazole skeleton functions as an electron donating site.
The thiadiazole represented by the formula (B) has a 5-membered ring structure in which two nitrogen atoms are bonded to sulfur. By including two nitrogen atoms, high electron acceptability is provided. The organic photoelectric conversion material of the present disclosure is based on the discovery of a novel organic semiconductor material having absorption in the near infrared region by introducing a thiadiazole skeleton having a high electron accepting property into azulene.
In the general formula (1), the substituents R 1 to R 14 for modifying the azulene skeleton are each independently a hydrogen atom, a halogen atom, an alkyl group, an aryl group, a heterocyclic group, a cyano group, a nitro group, an alkoxy group, or One of the aryloxy groups. X is any one of condensed aromatic compounds containing a thiadiazole skeleton represented by X-1 to X-7 below. Here, R in X-5 is an alkyl group. In the formula, * represents a bonding position with the azulene skeleton.
In the compound represented by the general formula (1), the azulene skeleton is bonded to a condensed aromatic compound containing a thiadiazole skeleton represented by X-1 to X-7 at the 2-position. For ease of understanding, hereinafter, when referring to the position number in the azulene skeleton, the position of R 1 represented by the general formula (1) is referred to as the first position, and the position of the carbon adjacent thereto is referred to as the second position. Thus, the compound represented by the general formula (1) is bonded to the condensed aromatic compound containing the thiadiazole skeleton at the position where the azulene skeleton is at the 2-position. In this case, guaiazulene has a methyl group at the positions of R 7 and R 14 , so that the azulene skeleton and the thiathiazole skeleton have a twisted structure. As a result, the overlap of the wave functions of the azulene skeleton and thiathiazole skeleton is increased, and the band gap (Eg) defined by the energy difference between LUMO and HOMO is considered to be reduced. On the other hand, for example, when the azulene skeleton is bonded to a condensed aromatic compound containing a thiadiazole skeleton at the 1-position, the overlap of wave functions is reduced, so that the band gap is increased.
That is, in the general formula (1), R 2 , R 7 , R 9 and R 14 are methyl groups, R 4 and R 11 are isopropyl groups, and R 1 , R 3 , R 5 , R 6 , R 8 , R 10 , R 12 and R 13 are preferably hydrogen groups.
The compound represented by the general formula (1) has an absorption maximum wavelength in the range of generally greater than 780 nm and 1200 nm or less. The absorption maximum wavelength varies depending on the condensed aromatic compound containing the thiadiazole skeleton represented by the substituents R 1 to R 14 and X in the general formula (1). Table 1 shows energy levels (LUMO, HOMO) and band gaps (Eg) of the compounds represented by the formulas (4) to (7), which are obtained by calculation by the molecular orbital method.
As the number of electron-accepting heteroatoms such as nitrogen and sulfur contained in the condensed aromatic compound containing a thiadiazole skeleton represented by X increases, the compound represented by the general formula (1) becomes unstable, and therefore Eg It becomes small and it is thought that long wavelength light can be absorbed. Therefore, the organic semiconductor material of the present embodiment can absorb light in the near-infrared region, and can realize a more efficient organic thin-film solar cell and an image sensor that can detect near-infrared light. Moreover, since the compound shown by General formula (1) is a low molecule, it can be dissolved in a solvent. Therefore, when a semiconductor device is manufactured using the organic semiconductor material of the present embodiment, various methods can be used for forming the organic semiconductor layer, and a high degree of freedom is given to the design of the manufacturing method of the semiconductor device. .
The compound represented by the general formula (1) contained in the organic semiconductor material of the present embodiment can be synthesized, for example, by a method via an intermediate represented by the following formula (8).
Next, a condensed aromatic compound containing a thiadiazole skeleton represented by X-1 to X-7, in which bromine is introduced at the position of *, is prepared. A compound represented by the general formula (1) can be obtained by mixing 1 mol of this condensed aromatic compound and 2 mol of the above-mentioned intermediate in a solvent and eliminating pinacol borane.
When an organic film is formed using the organic semiconductor material of this embodiment, a coating method such as spin coating, a vacuum evaporation method in which the material is vaporized by heating under vacuum and deposited on the substrate can be used. . It is preferable to use a vapor deposition method in order to prevent the mixing of impurities and to consider the multi-layering for higher functionality with more flexibility. A commercially available vapor deposition apparatus may be used. The temperature of the vapor deposition source during vapor deposition is preferably 100 to 500 ° C, more preferably 150 to 400 ° C. The vacuum degree during vapor deposition is preferably 1 to 1 × 10 −4 Pa, more preferably 0.1 to 1 × 10 −3 Pa. A method of increasing the deposition rate by adding metal fine particles or the like to the deposition source is also preferably used.

The organic semiconductor material described in the first embodiment is used for the
As a material of the lower electrode 2, a transparent conductive oxide (TCO) having a high transmittance with respect to near infrared light and a small resistance value can be preferably used. A metal thin film such as Au can also be used. However, if an attempt is made to obtain a transmittance of 90% or more, the resistance value increases drastically, so TCO is preferred. As TCO, in particular, can be ITO, IZO, AZO, FTO, it is preferably used SnO 2, TiO 2, ZnO 2 and the like.
Various methods are used for manufacturing the lower electrode 2 and the

The organic p-type semiconductor (compound) is a donor-type organic semiconductor (compound), which is mainly represented by a hole-transporting organic compound and refers to an organic compound having a property of easily donating electrons. More specifically, an organic compound having a smaller ionization potential when two organic materials are used in contact with each other. Therefore, any organic compound can be used as the donor organic compound as long as it is an electron-donating organic compound. For example, triarylamine compound, benzidine compound, pyrazoline compound, styrylamine compound, hydrazone compound, triphenylmethane compound, carbazole compound, polysilane compound, thiophene compound, phthalocyanine compound, cyanine compound, merocyanine compound, oxonol compound, polyamine compound, indole Compounds, pyrrole compounds, pyrazole compounds, polyarylene compounds, condensed aromatic carbocyclic compounds (naphthalene derivatives, anthracene derivatives, phenanthrene derivatives, tetracene derivatives, pyrene derivatives, perylene derivatives, fluoranthene derivatives), nitrogen-containing heterocyclic compounds The metal complex etc. which it has as can be used. Not limited to this, as described above, any organic compound having an ionization potential smaller than that of the organic compound used as the n-type (acceptor property) compound may be used as the donor organic semiconductor.
Organic n-type semiconductors (compounds) are acceptor organic semiconductors (compounds), which are mainly represented by electron-transporting organic compounds and refer to organic compounds that easily accept electrons. More specifically, the organic compound having the higher electron affinity when two organic compounds are used in contact with each other. Therefore, as the acceptor organic compound, any organic compound can be used as long as it is an electron-accepting organic compound. For example, fullerene, fullerene derivative, condensed aromatic carbocyclic compound (naphthalene derivative, anthracene derivative, phenanthrene derivative, tetracene derivative, pyrene derivative, perylene derivative, fluoranthene derivative), nitrogen atom, oxygen atom, sulfur atom containing 5 to 7 Member heterocyclic compounds (for example, pyridine, pyrazine, pyrimidine, pyridazine, triazine, quinoline, quinoxaline, quinazoline, phthalazine, cinnoline, isoquinoline, pteridine, acridine, phenazine, phenanthroline, tetrazole, pyrazole, imidazole, thiazole, oxazole, indazole, benz Imidazole, benzotriazole, benzoxazole, benzothiazole, carbazole, purine, triazolopyridazine, triazolopi Midine, tetrazaindene, oxadiazole, imidazopyridine, pyralidine, pyrrolopyridine, thiadiazolopyridine, dibenzazepine, tribenzazepine, etc.), polyarylene compounds, fluorene compounds, cyclopentadiene compounds, silyl compounds, nitrogen-containing heterocyclic compounds And a metal complex having as a ligand. Note that the present invention is not limited thereto, and as described above, any organic compound having an electron affinity higher than that of the organic compound used as the donor organic compound may be used as the acceptor organic semiconductor.

The electron blocking layer 5 is provided to reduce dark current due to electrons injected from the lower electrode 2. Therefore, as shown in FIG. 3, the electron blocking layer 5 has a lower energy level HOMO and a higher energy level LUMO than the p-
The
When the electron blocking layer 5 is provided, the material for the lower electrode 2 is selected from the materials described above in consideration of adhesion to the electron blocking layer 5, electron affinity, ionization potential, stability, and the like. The same applies to the
As shown in FIG. 3, when the work function of the

As a comparative example, bis (1,4-dimethyl-7-isopropyl-azulene) squalin (DaASQ) was synthesized according to the following formula (13).
2. Evaluation (1) Measurement of absorption maximum wavelength A thin film of the above compound was formed on a quartz substrate by a vacuum deposition method, and an absorption spectrum was measured with a spectrophotometer manufactured by Hitachi High Technology. Table 2 shows the thin film absorption maximum wavelength of the obtained spectrum.
As can be seen from Table 2, the absorption peak of the comparative example (DaSQ) is 780 nm, but the compounds of the examples (DaBT, DaPT, DaTT, DaBDT) are found to have an absorption maximum in a longer wavelength region. It was. This is presumably because squalin does not contain atoms with high electron-donating properties such as nitrogen and sulfur, so that the excited state by light is not stabilized as much as the compounds of the examples. On the other hand, the compounds of the examples contain benzothiathiazole and have a high electron accepting property. Therefore, it is considered that the excited state of the compound is stabilized and the absorption wavelength is increased.
(2) Measurement of external quantum efficiency Photoelectric conversion elements were prepared using the compounds of Examples and Comparative Examples, and the external quantum efficiency was measured. An ITO electrode formed on a glass substrate was used as the lower electrode. A thin film of Compound C represented by the following structural formula having a thickness of 10 nm was formed as an electron blocking layer on the lower electrode by a vacuum deposition method. On this film, a mixed layer in which DaBT having a thickness of 40 nm and C60 were mixed at a ratio of 1: 1 was formed by vacuum deposition. Further, as a hole blocking layer, a compound D having a thickness of 10 nm and represented by the following structural formula was formed by a vacuum deposition method. Finally, an Al electrode having a thickness of 80 nm was formed as the upper electrode.
The spectral sensitivity characteristics of the obtained photoelectric conversion element were measured. Table 3 shows the maximum wavelength of each element and the external quantum efficiency at the maximum wavelength. The applied voltage at this time is -5V.
From Table 3, it was found that the absorption maximum was 800 nm in the comparative example, but the compound of this example had an absorption maximum on the longer wavelength side. In addition, the external quantum efficiency at the maximum wavelength is also high in the same wavelength region, and it can be seen that the external quantum efficiency has suitable properties as a near-infrared photoelectric conversion element. Moreover, in the element using DaTT and DaBDT, although external quantum efficiency was low, it turned out that a high value is obtained compared with the near-infrared organic photoelectric conversion element until now.
The organic photoelectric conversion material of the present disclosure has sensitivity in the near infrared region, and can be suitably used for various photoelectric conversion elements.
