Abstract
Description
The present invention relates to a differential temperature sensor. More particularly, the present invention is a Seebeck effect thermoelectric sensor.

-Comprising at least one first connection pad and at least one second connection pad (not shown) arranged to conduct heat to each first contact 10 and each second contact 11, respectively.
The terms “hot” and “cold” are to be understood in a relative sense, that is, the temperature of the “hot” source is higher than the temperature of the “cold” source.
The connection pad is intended to be thermally connected to the high heat source Sc and the cold heat source Sf.
The thermoelectric layer assembly comprises N thermocouples 100, 101, ie N layers based on the first thermoelectric material 100 and N layers made of the second thermoelectric material 101. Each first contact 10 and each second contact 11 are formed of a conductive material.
V=N×(S2−S1)×(Tc−Tf)
The output voltage V generated by the sensor 1 is expressed by the following equation: V = N × (S 2 −S 1 ) × (Tc−Tf)
Provided by where
-N is the number of thermocouples 100, 101;
S 1 and S 2 are the Seebeck coefficients of the first thermoelectric material 100 and the second thermoelectric material 101, respectively,
-(Tc-Tf) is the temperature gradient applied between the hot and cold sides of the assembly.
Such a state-of-the-art sensor 1 forms a chip and falls into the category of thin-layer technology and is therefore different from a macroscopic Seebeck effect thermoelectric sensor.
“Chip” means a wafer, preferably made of silicon, with basic components.
Accordingly, such a state-of-the-art sensor 1 is used in various applications where downsizing is desired. Non-limiting examples include microelectronics, mobile phones, smart homes, smart buildings, smart grids, and certain industrial processes.
Currently, the task of integrating such a sensor 1 with other basic components in the circuit in order to realize electronic functions is carried out during the technical process of circuit manufacture. This solution is unsatisfactory because it introduces complexity and multiple constraints on the execution of method steps that need to take into account the influence of neighboring basic components.
Furthermore, when such a sensor 1 is directly integrated into a package such as an integrated circuit package, a huge heat loss occurs, which affects the temperature gradient applied between the hot and cold sides of the assembly. Thus preventing proper operation of the sensor 1.

A high and cold source comprising: at least one first connection pad and at least one second connection pad arranged to transfer heat to each first contact and each second contact; A temperature difference sensor between
A thermally insulating support member arranged to support the substrate and intended to be connected to a high heat source and a cold source;
-A first metal connection means and a second metal connection means arranged to electrically connect a support member to the or each first connection pad and the or each second connection pad, respectively. The sensor is notable in that the support member comprises heat transfer means arranged to transfer heat from the high heat source to the first metal connection means and to transfer heat from the second metal connection means to the cold heat source. About.
The connection of the support members to the high and cold heat sources may be direct, i.e. the support members are in direct contact with their heat sources. This connection may be indirect, i.e. the support members are thermally connected to their heat source via a thermal path.

Thus, such a sensor according to the present invention is integrated into the support member by the first metal connecting means and the second metal connecting means. The metallic properties of the first connecting means and the second connecting means are:
-The electrical connection of the support member to the connection pad;
It makes it possible to provide both good heat conduction between the support member and the connection pads;
“Insulating” means that the support member has a thermal conductivity less than about 150 W / m / K.
“Thermal conductivity” means that the entity has a thermal conductivity greater than a value of about 150 W / m / K.
The support member is thermally insulated in order to avoid the formation of a thermal bridge between the first metal connection means and the second metal connection means via the support member. Thus, the temperature gradient between the high heat source and the cold heat source may be transferred between the first metal connection means and the second metal connection means, and therefore, the hot and cold sides of the thermoelectric layer assembly and the cold heat. Can be communicated to the side via a first connection pad and a second connection pad.
Furthermore, the heat loss resulting from the integration is greatly reduced by the heat transfer means of the support member, the first metal connection means, and the second metal connection means.

Therefore, such metal connector pins are
-Electrical connection of the support member to the electronic substrate etc.
-Making it possible to provide both high and low heat sources and good heat conduction between the support member.
According to an embodiment, the heat transfer means is
-At least one first metal track connecting a first connecting means to said or each first metal connector pin;
-At least one second metal track connecting a second connecting means to said or each second metal connector pin.

In an embodiment, the sensor comprises an additional package surrounding the integrated circuit package, the additional package comprising:

Non-integrated planar sensors capable of measuring the temperature of the flow perpendicular to the substrate are known in the state of the art, and in particular from the documents WO2007034048, FR2955708, WO8402037 and FR2598803. Thus, such additional packages according to the present invention maintain an integrated sensor chip when the high and cold sources are arranged in a plane perpendicular to the substrate on either side of the integrated circuit package. While making it possible to measure the temperature. While the thickness of the additional package and the first and second surfaces are adapted to the distance separating the high and cold sources, the dimensions of the integrated circuit package can be fixed. These surfaces are made to be thermally conductive and vias transfer heat between the high and cold sources and the integrated circuit package.
The additional package advantageously comprises a support member arranged to support the integrated circuit package.
Thus, the support member of the additional package makes it possible to improve the mechanical operation of the sensor.
Advantageously, the integrated circuit package comprises at least one electrical connector pin and the additional package comprises at least one electrical track extending from the electrical connector pin.
Thus, such an electrical track makes it possible to define the electrical output of the additional package.
According to an alternative implementation, the sensor comprises an inclusion layer, preferably made of a polymer-based material, which is disposed on a support member and contains an assembly of thermoelectric layers.
A first heat-conducting element, wherein the thermoelectric layer assembly has a free surface, and the sensor extends opposite the free surface and extends away from the free surface, and the assembly continues on the hot and cold sides, respectively It is advantageous to provide a second heat conducting element.
Thus, such a thermally conductive element makes it possible to homogenize the heat transfer between the hot and cold sides of the thermoelectric layer assembly.

The additional metal connector pin 32 is used as a simple electrical connector. The sensor chip may include an electrical connection pad that is electrically connected to each first contact and each second contact. The connector pins 32 may be electrically connected to their electrical connection pads. It is within the skill of the artisan to select different layouts for connector pins 30, 31 used as heat transfer means and connector pins 32 used as electrical connectors. Specifically, different layouts are selected depending on the intended use and the arrangement of connector elements for integration of the high heat source Sc, the cold heat source Sf, and the sensor chip. The high heat source Sc and the cold heat source Sf are disposed behind the electronic substrate 70 and thermally connected to the welding bonding wires 20 and 21.

In the embodiment shown in FIGS. 15 and 16, the sensor 1 comprises an additional package 8 surrounding the integrated circuit package 6, which
A first surface 8a and an opposite second surface 8b, preferably coated with a heat conducting material and intended to be connected to the high heat source Sc and the cold heat source Sf, respectively;
A first via 80, preferably metallic, connecting the first face 8a to each first connector pin 30;
A second via 81 which is preferably metallic and connects the second face 8b to each second connector pin 31;
The additional package 8 is preferably made of a heat insulating material. The surfaces 8a, 8b are adapted to be thermally conductive, preferably by a coating based on a thermally conductive material. The thermally conductive material of the coating can be a material selected from the group comprising metals such as Cu, Au, Ag, silver based alloys, or anodized Al, SiC, AlN. The thermally conductive material of the coating may be deposited on the additional package 8 according to various techniques such as chemical vapor deposition (CVD) and physical vapor deposition (PVD). The thermal conductive material of the coating may be welded or soldered directly to the additional package 8.
The vias 80 and 81 can have various shapes. The vias 80 and 81 may be one-piece or formed by a plurality of wells. The vias 80 and 81 may be directly connected to the connector pins 30 and 31 or indirectly via metal tracks.
The additional package 8 advantageously comprises a support member 9 arranged in the additional package 8 so as to support the integrated circuit package 6. The integrated circuit package 6 is advantageously fixed to the support member 9 of the additional package 8 by bonding, soldering or welding. The support member 9 of the additional package 8 includes a port formed in the support member 9 for receiving the second via 81. The additional package 8 is made of a heat insulating material in order to avoid the formation of a thermal bridge between the first via 80 and the second via 81 via the support member 9 of the additional package 8. And is advantageous. Thus, the temperature gradient between the high heat source Sc and the cold heat source Sf can be transmitted between each first connector pin 30 and each second connector pin 31, and thus the thermoelectric layer assembly E. Between the hot and cold sides. The enclosure defined by the additional package 8 may advantageously be provided under vacuum in order to concentrate the heat transfer to the vias 80, 81.
− Svia
Since the first via 80 can be close to the cold source Sf, it is necessary to appropriately geometrically configure the first via 80 and the support member 9 of the additional package 8. To achieve this, the following equation
E sup is the thickness of the support member 9 of the additional package 8,
E via is the thickness of the first via 80;
-Lambda sup is the thermal conductivity of the support member 9 of the additional package 8,
-Λ via is the thermal conductivity of the first via 80;
S sup is the side heat transfer surface area of the support member 9 of the additional package 8;
S via is the side heat transfer surface area of the first via 80.
“Side” means a direction parallel to the first direction, ie, the direction extending across the thickness of the substrate 3.
As a non-limiting example, the following table summarizes the parameters that allow the first via 80 and the support member 9 of the additional package 8 to be appropriately geometrically configured.
Advantageously, the integrated circuit package 6 comprises at least one electrical connector pin 32 that is not used as a heat transfer means. The additional package 8 is advantageously provided with at least one electrical track 90 extending from the electrical connector pins 32. It is within the skill of the artisan to select different layouts for the electrical connector pins 32, depending on the particular application envisaged and the placement of the high and low heat sources Sc and Sf. Thus, selecting different layouts for the electrical track 90 depending on the layout of the electrical connector pins 32 to define different locations for the electrical output of the additional package 8 is within the skill of the artisan. The or each electrical track 90 is advantageously formed on the support member 9 of the additional package 8.
In the embodiment shown in FIGS. 8 and 9, the thermoelectric layer assembly E has a free surface S L , and the differential temperature sensor faces the free surface S L and extends away from the free surface S L.
