第3工程では、図1の(D)に示すように、フォトレジスト層13をマスクとしてRIE装置を用い、ドライエッチングにより、フォトレジストで形成された所定のパターンを有機膜12に転写し、フォトレジスト層13のパターンと同様な所定の有機膜パターン120を形成する。フォトレジスト層13は、多孔質粒子15を含有しているので、ドライエッチングによって多孔質粒子15がエッチングされ、フォトレジスト層13表層に複数の空洞16が形成される。本例によれば、このようにフォトレジスト層13に複数の空洞16が形成されることで、後述するウエット剥離法に用いられる剥離液がフォトレジスト層13内へ浸透しやすくなる。これにより、長時間のアッシングを行うことなくウエット剥離工程において、フォトレジスト層13の除去が容易になる。従って、下地の有機膜12への影響が少なく、残渣の発生が抑制される。ドライエッチングは、試料を常温(20℃)以下の温度に冷やしたウェーハステージ上に設置し、本実施形態ではフッ素を主成分としたプラズマガスを用いる。プラズマガスの種類は、特にこれらに限定されるものではなく、好ましくは、CF4、C4F8、C2F6及びCHF3が挙げられる。これらのプラズマガスの種類は、電気陰性度が極めて大きく、反応性に富むF(フッ素)はSiへのエッチングに好適である。必要に応じて、酸素との混合ガスを用いても良い。フォトレジスト層13の膜厚は有機膜12をエッチングするのに耐えられるだけの十分な膜厚を形成する。そのため、有機膜12をエッチングしている途中で完全にフォトレジスト層13が除去されてしまうことはない。

また、多孔質粒子15の平均一次粒子径は10nm以上100nm以下が好ましい。多孔質粒子15の平均一次粒径が10nm以上100nm以下である場合には、露光光に対する十分な透明性、及び十分な現像性を得ることが出来る。また、多孔質粒子15の10nm未満である場合は、フォトレジスト層13をドライエッチングした際に、空洞16が形成出来なくなる可能性が大きい。この結果、フォトレジスト層13の除去が困難になり、下地の有機膜に残渣が発生する虞がある。一方、多孔質粒子15の平均一次粒径が100nmを越える場合には、多孔質粒子15が露光障害となって露光光による十分な透明性が得られず、解像性が悪化する虞がある。

第4工程では、図1の(E)に示すように、ウエット剥離液により有機膜12上のフォトレジスト層13のみを剥離する。ウエット剥離液には、MMP(メチル−3−メトキシプロピオネート)シンナー、EL(乳酸エチル)シンナー、ELと酢酸ブチルとの混合液、あるいはアセトン、シクロヘキサノン等の有機溶剤を用いることが可能である。この工程により所定の有機膜パターン120が形成される。ここで用いるウエット剥離液は、フォトレジスト層13のみを融解し有機膜12と反応しないものを用いる事とする。本例では、フォトレジスト層13に空洞16が形成されているため、ウエット剥離液がレジスト内に容易に浸透することが出来る。これによりフォトレジスト層13を除去することが容易になる。
