図1に示したエピタキシャル成長装置1に、表1に示す仕様になる種々のリフトピンを適用し、上記した手順に従って、エピタキシャルウェーハを製造した。
ここで、サセプタ1は、カーボン基材の表面にSiCコートしたものを用いた。また、エピタキシャルウェーハの基板としては、ボロンドープされた直径300mmのシリコンウェーハWを用いた。
エピタキシャルウェーハの製造は、まず、原料ソースガスであるトリクロロシランガスを温度1150℃にて供給し、サセプタ1の表面に対してシリコンコートを施した。次いで、シリコンウェーハWを成長装置2内に導入し、リフトピンを用いてサセプタ4上に載置した。続いて、1150℃にて、水素ガスを供給し、水素ベークを行った後、1150℃にて、シリコンのエピタキシャル膜を4μm成長させてエピタキシャルシリコンウェーハを得た。ここで、原料ソースガスとしてはトリクロロシランガスを用い、また、ドーパントガスとしてジボランガス、キャリアガスとして水素ガスを用いた。
