Abstract
Description
The present invention relates to an imprint apparatus, an imprint method, and a control method for the imprint apparatus.
In recent years, a pattern forming technique using an imprint method has attracted attention as a fine pattern forming technique that replaces the photolithography technique. The imprint method is a pattern forming technique in which a fine structure is transferred at an equal magnification by using a mold member (mold) having a fine concavo-convex structure and transferring the concavo-convex structure to a molding object. For example, in an imprint method using a photocurable resin, a droplet of a photocurable resin is supplied as a molding to the workpiece surface, and a mold having a desired concavo-convex structure and the workpiece are separated by a predetermined distance The mold is filled with a photocurable resin in the concavo-convex structure, light is irradiated from the mold side in this state to cure the photocurable resin, and then the mold is separated from the resin layer, thereby providing the concavo-convex provided in the mold. A pattern structure having a concavo-convex structure (concave / convex pattern) is formed.
The mold used for the imprint method described above is used in the vicinity of the workpiece. For this reason, as the processing process is repeated, nano-sized fine particles may adhere to the mold. In such a case, the influence of the adhering portion is transferred to the workpiece side, causing a processing defect. Molds for performing nano-size processing have a nano-size structure and are expensive to manufacture. Therefore, it is required to prevent nano-sized fine particles from adhering to the surfaces of the molds. On the other hand, a technique for introducing a gas from a gas inflow portion to a substrate to be processed is known in order to prevent nano-sized fine particles generated in a fine processing process such as an imprint method from adhering to an object. (Patent Document 1).
By the way, in an actual imprint method, various measurements and adjustments are performed in order to perform high-precision processing. For example, after loading the substrate, positioning the substrate in the height direction and the horizontal direction, dropping a photocurable resin droplet onto the substrate, and then placing the mold on the photocurable resin on the substrate. The uneven structure is transferred. However, during various steps prior to transferring the relief structure of the mold to the photocurable resin, the substrate and other equipment pass under the mold, and at this time, the mold and the substrate and other equipment are close to each other. . At this time, the particles may adhere to the mold due to the influence of the base material and other equipment. In this case, when the concavo-convex structure of the mold is transferred, the shape of the photocurable resin may be an unintended shape. In addition, when the uneven structure of the mold is transferred by foreign matters such as particles attached to the mold, the mold may be destroyed.
Moreover, the photocurable resin in the imprint method is supplied as droplets having a liquid amount of several pL to several tens of pL by, for example, an inkjet method. However, such a micro droplet has high volatility, and the environment caused by leakage of the volatile component of the photocurable resin, the gas supplied to the transfer unit where the mold and the workpiece are located, etc., leaks out of the imprint apparatus. Contamination was a problem. Another problem is the occurrence of pattern defects caused by contaminants such as fine particles entering the imprint apparatus from the environment outside the imprint apparatus. For this reason, a chamber that covers the imprint apparatus is provided, and a transfer part (mold, workpiece, ink jet apparatus, etc.) is disposed in the chamber to prevent leakage and intrusion of gas and contaminants into the transfer part. (Patent Document 2).
By the way, in the supply of resin droplets by the ink jet method, in order to prevent the clogging of the ink jet head and maintain the discharge performance, the droplets not intended for the resin supply during the discharge of the droplets intended for the resin supply This preliminary discharge (dummy discharge) must be performed periodically. However, a micro droplet of pL unit easily volatilizes, and the droplet itself tends to drift as mist in the air. As described above, when some or all of the components originally contained in the resin droplets are volatilized (hereinafter referred to as volatile components) or mist diffuses to the transfer portion where the mold and the workpiece are located, In particular, volatile components and mist will adhere to unintended locations in the workpiece, for example, the way in which the resin spreads at the site where the volatile components are locally attached differs from the resin at other sites, or The film thickness distribution is caused by the deviation from the appropriately controlled resin amount due to the mist adhering, the resin filling into the intended recess pattern of the mold is hindered, or the mold and the resin There has been a problem that pattern defects occur due to influence on separation from the layer. In addition, there is a problem that pattern defects occur due to solidification or gelation of the resin due to volatilization of the components in the resin. Further, during the transfer, the air current is disturbed near the transfer portion, and the foreign matter may be wound up. Further, when the mold and the resin layer are separated from each other, static electricity is charged to the mold, but the wound foreign matter may be attracted to the charged mold and contaminate the mold.
The present invention has been made to solve the above-described problems, and an object thereof is to provide an imprint apparatus and an imprint method that can prevent foreign matters such as particles from adhering to a mold. .
As shown in FIG. 2, the
In this case, the
Hereinafter, each element constituting the
(Stage unit 13)
As shown in FIG. 1, the
The
(Substrate 40)
The
(Leveling part 15)
The leveling
(Alignment camera 16)
The
(Dispenser head 17)
The
(Mold holding part 18)
The
A
(Mold 50)
The
The
(Irradiation unit 21)
The
(Airflow forming part 19)
As described above, the air
(Staticizer 32)
Further, as shown in FIG. 2, a static eliminating
The

[Imprint method]
Next, an imprint method for performing an imprint process using the above-described
First, the
Next, in this load area |
Subsequently, the
Subsequently, the height direction position of the
Subsequently, as shown in FIG. 4, the
Next, as shown in FIG. 5, the alignment position of the
Next, the
Subsequently, as shown in FIG. 6,
The photocurable resin is generally composed of a main agent, an initiator, and a crosslinking agent, and if necessary, has a release agent for suppressing adhesion to the
Next, as shown in FIG. 7, the
Subsequently, as shown in FIG. 8, by bringing the
Next, light irradiation is performed with light from the
Then, as shown in FIG. 9, the
By the way, in this Embodiment, while performing each said process S101-S112, in the
Moreover, according to this Embodiment, the
Further, in the present embodiment, the
(Second Embodiment)
Next, a second embodiment of the present invention will be described with reference to FIG. FIG. 10 is a plan view showing a second embodiment of the present invention. The second embodiment shown in FIG. 10 is different in the positional relationship between the

In addition, the

(Sixth embodiment)
Next, a sixth embodiment of the present invention will be described with reference to FIGS. FIG. 14 is a side view showing a sixth embodiment of the present invention, and FIG. 15 is a plan view showing the sixth embodiment of the present invention. The sixth embodiment shown in FIGS. 14 and 15 differs in the configuration of the static eliminator 32 (soft X-ray ionizer), shielding

(Seventh embodiment)
Next, a seventh embodiment of the present invention will be described with reference to FIGS.

FIG. 16 is a side view showing a seventh embodiment of the imprint apparatus of the present invention, and FIG. 17 is a flowchart showing a control method of the imprint apparatus shown in FIG. 16 and 17, the

(Mold loading and alignment)
First, the
During this period, that is, during the loading and alignment of the

During this time, after the

(Resin dispensing process)
In the resin discharge process, a photocurable resin droplet is applied from the
By the way, the
In addition, the photocurable resin is generally composed of a main agent, an initiator, and a crosslinking agent, and if necessary, in order to improve the adhesion to the mold release agent and the base material for suppressing adhesion to the mold. Contains an adhesive. There is no restriction | limiting in particular in the photocurable resin used by this Embodiment, According to the use of the pattern structure manufactured by imprint, a required characteristic, a physical property, etc. from a well-known photocurable resin, it selects suitably. be able to. For example, if the use of the pattern structure is a lithography application, it is required that the etching resistance and viscosity are low and the remaining film thickness is small. If the use of the pattern structure is an optical member, a specific refractive index and light transmittance are required. Is required, and a photocurable resin can be appropriately selected according to these requirements. However, in any application, it is required to have characteristics (viscosity, surface tension, etc.) satisfying the compatibility with the ink jet head to be used. Note that the viscosity, surface tension, and the like of a compatible liquid differ depending on the structure and material of the inkjet head. For this reason, it is possible to appropriately adjust the viscosity, surface tension, etc. of the photocurable resin, or to select an ink jet head suitable for the photocurable resin to be used.

In the illustrated example, the

(Mold neutralization)
By the way, in the above-described peeling process of the
Such a
In the step of neutralizing, it is preferable to operate the static eliminator for a predetermined time after the peeling step or during the peeling until the mold is neutralized.
The state in which the
(Dummy discharge timing)
During this time, the dummy discharge of the resin discharged from the
In this manner, since the
Furthermore, since no dummy discharge is performed until the
That is, it is considered that the
For this reason, there is no problem that foreign matter is caught in the second and subsequent imprints, and a highly accurate pattern structure can be formed using this
In the above embodiment, the example has been described in which the discharge of the
Although an example in which dummy discharge is not performed during the period from the loading of the
By the way, as described above, the
For this reason, the
On the other hand, when the
On the other hand, according to the present embodiment, it is possible to prevent the volatile component of resin and mist from adhering to the
Further, by refraining the dummy discharge until the
Furthermore, in the above-described embodiment, an example in which the

The eighth embodiment shown in FIG. 19 is a combination of the first embodiment and the seventh embodiment. In FIG. 19, the same parts as those in the first to seventh embodiments are denoted by the same reference numerals, and detailed description thereof is omitted.

The airflow F from the
