Abstract
Description
The present invention relates to a light emitting device made of a group III nitride semiconductor with improved luminous efficiency. In particular, the present invention relates to a material whose luminous efficiency is improved by providing a current blocking layer on the p layer.
In
However, in
Accordingly, an object of the present invention is to improve light output in a light-emitting element composed of a group III nitride semiconductor provided with a current blocking layer having translucency and insulation in a region immediately above the p-pad electrode on the p-layer. It is to let you.
The present invention relates to a light-emitting element composed of a group III nitride semiconductor in which a transparent electrode and a p electrode are sequentially arranged on a p layer composed of a group III nitride semiconductor. A current blocking layer made of a material having a refractive index smaller than that of the p layer, and the current blocking layer is provided so as to protrude outward from the p electrode in a plan view, An angle θ formed by a straight line connecting the upper surface side corner of the current blocking layer with respect to a direction perpendicular to the main surface is defined as θc (°), where θc (°) is a critical angle when light enters the transparent electrode from the p layer. The light-emitting element has a feature of being −10 ° or more and θc + 10 ° or less.
In the range where the angle θ satisfies the above range, it is desirable that the thickness of the p electrode is 0.1 to 5 μm, and the current blocking layer is provided so as to protrude 0.1 to 5 μm from the p electrode in plan view. By setting it as such a range, an optical output can be improved more.
The thickness of the current blocking layer is preferably greater than λ / (4n) (where n is the refractive index of the current blocking layer and λ is the emission wavelength) and less than 1500 nm. By setting it as such a range, an optical output can be improved more.
SiO 2 can be used as the material for the current blocking layer, and ITO can be used as the material for the transparent electrode.
The p-electrode may have a structure having a connection portion that is electrically connected to the outside of the element and a wiring-like portion that extends in a wiring shape from the connection portion. In this case, it is desirable to provide a current blocking layer in a region including the connection portion at least in plan view. Further, the planar pattern of the wiring portion may be a loop shape along the outer periphery of the element. The reliability of the element can be improved.
The current blocking layer and the transparent electrode may have a first hole in a region overlapping with the connection portion in plan view, and a partial region of the connection portion may be in contact with the p layer through the first hole. It is possible to improve the adhesiveness of the connecting portion while improving the light output by preventing the light emitting layer region immediately below the connecting portion from emitting light.
The light-emitting element of the present invention further includes an insulating film between the transparent electrode and the p electrode, and the transparent electrode and the p electrode are electrically connected by the second hole opened in the insulating film. The electrode further includes a contact portion that is connected to the wiring-like portion and contacts the transparent electrode through the second hole, and is in the insulating film and overlaps with the connection portion and the wiring-like portion in plan view. It may have a configuration in which a reflection film is provided and the current blocking layer is provided only in a region including the contact portion in plan view. In this case, the total area of the current blocking layer may be smaller than the area of the connection portion of the p electrode. The area where the p layer and the transparent electrode are in contact with each other increases, and the driving voltage can be reduced.
In the present invention, the refractive index is a value at the emission wavelength of the light emitting element. Hereinafter, the refractive index has the same meaning unless otherwise specified.
According to the present invention, both the effect of improving the light output by reducing the light shielding / absorption of the p electrode and the effect of reducing the light output by reducing the light emitting area can be balanced, and the light output of the light emitting element can be improved. .
Hereinafter, specific examples of the present invention will be described with reference to the drawings. However, the present invention is not limited to the examples.
FIG. 1 is a cross-sectional view schematically showing a configuration of a light-emitting element made of a group III nitride semiconductor of Example 1. FIG. 2 is a plan view of the light emitting device of Example 1 as viewed from above. 1 is a cross-sectional view taken along the line AA in FIG. As shown in FIG. 2, the light-emitting element of Example 1 is a rectangular face-up element in plan view.
As shown in FIG. 1, the light emitting device of Example 1 includes a
The
The
The light-emitting
The
The
The
The thickness d3 of the
The side surface of the
The
The
The thickness of the p-
Next, planar patterns of the
As shown in FIG. 2, the light-emitting element of Example 1 is rectangular in plan view. Near the center of one short side of the rectangle, the
Next, the planar pattern of the
As shown in FIG. 2, the planar pattern of the
Further, as shown in FIG. 3, a
Next, the protruding portion of the
As shown in FIG. 4, the
The angle θ (°) of the stepped step is an angle near the critical angle θc (°) of light traveling from the
θ=arctan(W/(d1+d2))
θ〜arctan(W/d1)
Further, the angle θ is set such that the thickness of the
θ = arctan (W / (d1 + d2))
It is. Here, d2 is a value that is two orders of magnitude smaller than d1,
θ to arctan (W / d1)
Can be approximated. That is, the angle θ is approximately determined by the protrusion width W of the
In addition, although the said description is the protrusion width W of the
In order to make the angle θ in the range of the critical angle θc−10 ° or more and θc + 10 ° or less, the thickness d1 (thickness at the outer peripheral portion) of the
The light output can be improved by setting the protrusion width W of the
Providing the
When the protrusion width W is reduced and the angle θ is reduced, the area of the
On the other hand, when the protrusion width W is increased and the angle θ is increased, the light traveling from the light emitting region toward the
Of the light emitted from the
From these facts, when the angle θ is increased from 0 °, the positive effect of the light shielding / absorption suppression of the p-
Therefore, it is desirable that the angle θ be close to the critical angle θc. In order to sufficiently improve the light output, it is preferable that θ be θc−10 ° or more and θc + 10 ° or less. If the angle θ is within the above range, the
In the case of Example 1, the critical angle θc is 46 °, and therefore the angle θ is preferably 36 ° or more and 56 ° or less. More desirably, it is 41 ° or more and 51 ° or less, and further desirably 43 ° or more and 49 ° or less.
As described above, in Example 1, the
[Experimental example]
FIG. 5 is a graph showing the relationship between the ratio of the protrusion width W of the
As shown in FIG. 5, the light output increases as W / d1 increases until W / d1 is 100% (that is, the angle θ is 45 °), and the light output gradually decreases when it exceeds 100%. I will do it. The decrease is approximately linear. From this result, it is inferred that the peak of light output is the case where the angle θ is the critical angle θc.
FIG. 6 is a cross-sectional view schematically showing a configuration of a light-emitting element made of a group III nitride semiconductor of Example 2. FIG. 7 is a plan view of the light-emitting element of Example 2 as viewed from above. 6 is a cross-sectional view taken along the line AA in FIG. As shown in FIG. 7, the light emitting element of Example 2 is a rectangular face-up element in plan view.
As shown in FIG. 6, the light emitting device of Example 2 includes a
The insulating
A
The
Further, a dielectric multilayer film can be employed as the
The
The
As shown in FIG. 7, the p-
Similarly to the
A
As shown in FIG. 6, the
It is desirable that the
The
The angle θ (°) of the stepped step is an angle near the critical angle θc (°) of light traveling from the p layer 23 to the
The total area of current blocking layers 27, that is, the total area of current blocking layers 27 distributed and provided for each
The configuration of other current blocking layers 27 (material, thickness, side slope, etc.) can be the same as that of the
As described above, in the light emitting device of Example 2, the
The present invention can be applied not only to the face-up type elements as in the first and second embodiments but also to the flip-chip type elements.
Further, in the present invention, the plane pattern of the p electrode and the n electrode may be other than the patterns shown in the first and second embodiments. For example, the pattern of the p-wiring portion of the p-electrode may be formed in a loop pattern along the short side and the long side of the rectangle. The reliability of the element can be improved by making the p-wiring portion into a loop shape. That is, even if a part of the p-wiring portion is disconnected, the current flows in the reverse direction, so that the reduction of the light emitting area can be suppressed and the reduction of the light output can be suppressed. Further, the n electrode may be a pattern having only n pad portions and no n wiring portions. In that case, the p electrode has a single linear pattern extending from the p pad portion along the long side or a single straight line extending from the p pad portion along the long side along the short side near the center of the element. Alternatively, the pattern may be bifurcated.
Further, in Example 1, the current blocking layer is provided in both the region including the p pad portion and the region including the p wiring portion in plan view, but it is sufficient that the current blocking layer is provided in at least the region including the p pad portion. . However, the light extraction can be further improved by providing it also in the region including the p-wiring portion. In Example 2, when a reflective film is not provided in a region overlapping the p-wiring portion in plan view, a current blocking layer may be provided in that region. In addition, when a reflective film is not provided in a region overlapping with the p pad portion in plan view, a current blocking layer may be provided in that region.
