Abstract
Description
The present invention relates to an ink jet head that discharges ink in a pressure chamber to the outside, a manufacturing method thereof, and an ink jet printer that includes the ink jet head.
2. Description of the Related Art Conventionally, an ink jet printer including an ink jet head having a plurality of channels for discharging liquid ink is known. By controlling the ejection of ink while moving the inkjet head relative to a recording medium such as paper or cloth, a two-dimensional image can be output to the recording medium. Ink can be ejected using a pressure actuator (piezoelectric, electrostatic, thermal deformation, etc.) or by generating bubbles in the ink in the tube by heat. Among them, the piezoelectric actuator has advantages such as high output, modulation, high responsiveness, and choice of ink, and has been frequently used in recent years.
Piezoelectric actuators include those using a bulk piezoelectric body and those using a thin film piezoelectric body (piezoelectric thin film). Since the former has a large output, large droplets can be discharged, but it is large and expensive. On the other hand, since the latter has a small output, the amount of droplets cannot be increased, but is small and low in cost. In order to realize a small, low-cost printer with high resolution (small droplets may be sufficient), it can be said that it is suitable to configure an actuator using a piezoelectric thin film.
In an inkjet head using a piezoelectric thin film as an actuator, a piezoelectric element having a structure in which a piezoelectric thin film is sandwiched between an upper electrode and a lower electrode is formed on a thin silicon (vibrating plate) having a thickness of several microns. A high frequency electric field of the order of kHz is applied to the piezoelectric element, and the diaphragm is vibrated (displaced) by expanding and contracting in the in-plane direction of the diaphragm due to the inverse piezoelectric effect. As a result, the volume of the pressure chamber in contact with the diaphragm changes, and ink in the pressure chamber can be ejected.
The above piezoelectric thin film is formed on a silicon substrate by chemical film-forming methods such as CVD (Chemical Vapor Deposition), physical methods such as sputtering and ion plating, and liquid phase growth such as sol-gel methods. It is formed using a film process. As a material of the piezoelectric thin film, a crystal having a perovskite structure made of lead (Pb), zirconium (Zr), titanium (Ti), and oxygen (O) called PZT (lead zirconate titanate) is often used.
A piezoelectric thin film and electrodes (upper electrode and lower electrode) are formed on one surface side of the silicon substrate in the actuator, and functional portions such as an ink flow path and a pressure chamber are formed on the other surface side. These are formed by a highly accurate processing process using a semiconductor process technology such as photolithography. In the silicon substrate, the upper wall of the pressure chamber, that is, the portion forming the wall on the piezoelectric thin film side with respect to the pressure chamber constitutes the above-described diaphragm.
At this time, a plurality of piezoelectric elements are arranged at a high density on a relatively large silicon wafer having a diameter of 6 inches or a diameter of 8 inches, a plurality of actuators are collectively formed, and then the silicon wafer is divided into pieces. For example, the cost can be significantly reduced as compared with single wafer manufacturing in which actuators are manufactured individually.
By the way, the ink jet head provided with the actuator described above generally includes a flow path substrate, a vibration plate, and a nozzle substrate. The flow path substrate includes a plurality of pressure chambers for ejecting ink droplets, a common ink chamber that supplies ink to each pressure chamber, and a narrow individual flow path that individually communicates each pressure chamber and the common ink chamber. Etc. are provided. In addition, a piezoelectric element as a drive element is formed on the vibration plate, and a nozzle hole for ejecting ink in the pressure chamber to the outside is provided in the nozzle plate.
In such a configuration, when ink is ejected from each pressure chamber via the nozzle hole, new ink is supplied to each pressure chamber from the common ink chamber. At this time, if the number of nozzle holes (the number of pressure chambers) of the ink jet head increases, the amount of ink discharged increases, so the amount of ink supplied from the common ink chamber to each pressure chamber also increases. As a result, ink pressure fluctuation (ink fluctuation) in the common ink chamber becomes large, and ink ejection becomes unstable.
In view of this, there has been proposed an ink jet head having a pressure buffering function (damper function) in which a part of the wall member forming the common ink chamber is formed very thin and the ink fluctuation during ink ejection is stabilized (Patent Document 1). 2).
FIG. 8 is a cross-sectional view showing a schematic configuration of the
By overlapping the
The
When a pressure fluctuation is generated in the
In
However, in
On the other hand, in
The present invention has been made to solve the above-described problems. The object of the present invention is to reduce ink ejection failure due to air bubbles and foreign matters, and to excessively displace a portion (damper) that is displaced by pressure fluctuation during ink ejection. It is an object of the present invention to provide an ink jet head and a method for manufacturing the same, and an ink jet printer that can reduce damage due to fluctuations in the ink jet.
An inkjet head according to one aspect of the present invention includes a flow path substrate in which a plurality of pressure chambers are formed, and a piezoelectric element provided on the pressure chamber, and the pressure chamber is driven by driving the piezoelectric element. A common ink chamber for supplying ink to the pressure chamber is further formed in the flow path substrate, and a wall covering the common ink chamber in the inkjet head is formed by: The surface is displaced by ink pressure fluctuation in the common ink chamber when ink is ejected from the pressure chamber, and the surface of the wall on the common ink chamber side is a flat surface, and the common ink chamber in the wall is A reinforcing film that reinforces the wall is formed on the surface opposite to the surface, and the thickness of the reinforcing film is thicker than that of the piezoelectric element.
The wall covering the common ink chamber formed on the flow path substrate is displaced by the pressure variation of the ink in the common ink chamber when ink is ejected from the pressure chamber to the outside. In such a configuration, since the surface of the wall on the common ink chamber side is a flat surface and no step is generated, bubbles or foreign matters in the pressure chamber are trapped by the step in the ink flow path. Absent. Thereby, it is possible to reduce ink ejection defects caused by bubbles and foreign matters.
A reinforcing film is formed on the surface of the wall opposite to the common ink chamber. Moreover, the reinforcing film is thicker than the piezoelectric element. Accordingly, the wall is surely reinforced by the reinforcing film, so that the damage to the wall can be reduced even when there is an excessive ink fluctuation during ink ejection by driving the piezoelectric element.
The ink jet head may further include a vibration plate that vibrates by driving the piezoelectric element and discharges ink in the pressure chamber to the outside, and the vibration plate may constitute the wall. In the case where the diaphragm also serves as the above-described wall (a wall covering the common ink chamber), the above-described effect can be obtained.
The piezoelectric element includes a piezoelectric thin film, and a lower electrode and an upper electrode sandwiching the piezoelectric thin film. The thickness of the reinforcing film is the thickness of the piezoelectric thin film, the thickness of the lower electrode, and the upper electrode. It may be larger than the sum of the thicknesses. Thus, even when the piezoelectric element is configured by sequentially laminating the lower electrode, the piezoelectric thin film, and the upper electrode, the thickness of the reinforcing film is larger than the total thickness of each layer of the piezoelectric element. When the ink fluctuates, the damage to the wall can be reduced.
The reinforcing film may contain a photosensitive epoxy resin, silicon oxide or acrylic resin. By constituting the reinforcing film with these materials, the reinforcing film can surely have a function of reinforcing the wall.
The glass transition temperature Tg of the reinforcing film is desirably 120 ° C. or higher. In this case, since the reinforcing film has heat resistance, it becomes possible to finely process a pressure chamber or the like in the flow path substrate by using a semiconductor process that requires high temperature after forming the reinforcing film, and has high dimensional accuracy. A head can be realized.
The reinforcing film may be composed of a single layer film. In this case, the reinforcing film can be easily realized by a single layer film.
The reinforcing film may be composed of a laminated film in which a plurality of films are laminated. Also with such a laminated film, a reinforcing film for reinforcing the wall can be realized.
The laminated film may include a film having the same layer configuration as at least a part of the piezoelectric element. In a configuration in which at least a part of the piezoelectric element is drawn out to above the common ink chamber, a reinforcing film is formed by laminating a film made of a photosensitive epoxy resin or the like on the drawn portion. Therefore, the lead-out portion of the piezoelectric element can also be effectively used as a part of the reinforcing film.
The wall is made of a silicon substrate, the thickness of the piezoelectric element is less than 7 μm, the thickness of the wall is 3 μm or more and 10 μm or less, and the thickness of the reinforcing film is 7 μm or more and 37 μm. The total thickness of the wall and the reinforcing film may be 40 μm or less.
When the wall material is silicon and the thickness of the piezoelectric element is less than 7 μm, if the wall thickness is as thin as 3 to 10 μm, the wall is good even when ink fluctuations occur during ink ejection. It is displaced to. In such a configuration, when the thickness of the reinforcing film is 7 to 37 μm, the reinforcing film can be reliably reinforced and the pressure resistance of the wall can be improved.
The step between the surface of the reinforcing film and the surface of the piezoelectric element is desirably 35 μm or less. If the level difference is larger than 35 μm, when forming a pressure chamber or the like in the flow path substrate by etching at a high temperature, temperature unevenness occurs in the substrate surface, and it becomes impossible to process with high accuracy. Therefore, when the level difference is 35 μm or less, the dimensional accuracy of the pressure chamber or the like in the flow path substrate can be ensured satisfactorily.
An ink jet head according to another aspect of the present invention includes a flow path substrate in which a plurality of pressure chambers are formed, and a piezoelectric element provided on the pressure chamber. An ink jet head that discharges ink from a chamber, wherein the flow path substrate further includes a common ink chamber that supplies ink to the pressure chamber, and the ink jet head includes a wall that covers the common ink chamber. The thickness is 3 μm or more and 10 μm or less, the surface of the wall on the side of the common ink chamber is a flat surface, and the reinforcing film that reinforces the wall on the surface of the wall opposite to the common ink chamber The reinforcing film is thicker than the piezoelectric element.
Since the wall covering the common ink chamber formed on the flow path substrate is as thin as 3 to 10 μm, at least a part of the wall is ink in the common ink chamber when ink is ejected from the pressure chamber to the outside. Displacement due to pressure fluctuations.
An ink jet printer according to still another aspect of the present invention includes the ink jet head described above, and ejects ink from the ink jet head toward a recording medium. According to the configuration of the ink jet head, it is possible to reduce ink discharge failure due to bubbles and foreign matters, and to reduce damage to the wall due to excessive ink fluctuation during ink discharge. As a result, a high-quality image can be formed.
According to still another aspect of the present invention, there is provided a method of manufacturing an ink-jet head, comprising: forming a plurality of pressure chambers on a flow path substrate; and forming a common ink chamber on the flow path substrate for supplying ink to the pressure chamber Before forming the pressure chamber and the common ink chamber, forming a piezoelectric element for driving the pressure chamber on one surface side of the flow path substrate, and the pressure chamber and the Before forming a common ink chamber, forming a reinforcing film on the one surface side of the flow path substrate to reinforce a portion serving as a wall covering the common ink chamber, and at least one of the walls The portion is displaced by the pressure variation of the ink in the common ink chamber when the ink is ejected from the pressure chamber to the outside, the surface of the wall on the common ink chamber side is a flat surface, and the reinforcing film is , The common in the wall By being formed on the surface opposite to the ink chamber, to reinforce the wall, the thickness of the reinforcing layer is thicker than the piezoelectric element.
Accordingly, the wall is surely reinforced by the reinforcing film, so that the damage to the wall can be reduced even when there is an excessive ink fluctuation during ink ejection by driving the piezoelectric element.
Further, before the pressure chamber and the common ink chamber are formed on the flow path substrate, a reinforcing film that reinforces a portion that becomes a wall covering the common ink chamber is formed. Therefore, since the pressure chamber and the common ink chamber can be formed on the flow path substrate in a state where the wall portion is reinforced with the reinforcing film, the wall can be surely damaged when the common ink chamber or the like is formed. Can be reduced.
According to the above-described configuration and manufacturing method, it is possible to reduce ink ejection failure due to air bubbles and foreign matter, and a wall that covers the common ink chamber and is displaced by pressure fluctuations in the common ink chamber during ink ejection However, damage due to excessive ink fluctuation can be reduced.

The
The
The
In the above configuration, the recording medium P fed from the feeding

[Configuration of inkjet head]
Next, the configuration of the
The
The
A plurality of
Two
Further, the
In the
On the vibration plate 23 (on the surface opposite to the flow path substrate 22), the
The
The
The piezoelectric
The
Therefore, the total thickness of the
Further, in the
In the
In the
The thickness of the reinforcing
In the above configuration, when a voltage is applied from the drive circuit to the
In this way, by driving the
In the present embodiment, in the
In addition, the thickness of the piezoelectric element 41 (the sum of the thicknesses of the
Further, as in the present embodiment, the piezoelectric body (piezoelectric thin film 52) thinned for miniaturization and cost reduction has a small amount of displacement, so that the diaphragm 23 (
Further, since the reinforcing
Further, the reinforcing
Further, when the
[Other configurations of inkjet head]
FIG. 3 shows a plan view showing another configuration of the
In the

Next, a method for manufacturing the ink jet head will be described. In addition, the numerical values such as the thickness shown below are examples, and are not limited to these numerical values.

From Table 1, it can be seen that in Examples 1 to 5, the pressure resistance of the
Accordingly, the reinforcing
Further, when the ink discharge characteristics were examined in the inkjet heads 21 of Examples 1 to 5, the discharge characteristics were stable. This is because the damage of the
In Example 4, the pressure resistance of the
The thickness of the piezoelectric
Further, when the
Further, in Example 5, the pressure resistance of the
In addition, the above-described method for manufacturing the
As described above, since the reinforcing
