Abstract
Description
The present invention relates to a probe card pin and a manufacturing method thereof. In more detail, it is related with the pin with which a probe card is equipped, and its manufacturing method.
The probe card is used for electrical inspection (wafer test) of a semiconductor integrated circuit (LSI). The probe card is responsible for connecting an LSI chip to be inspected and an inspection apparatus (LSI tester). The probe card has a substrate and a large number of probe card pins (also referred to as probe pins or probe) arranged on the substrate. The probe pin is composed of fine pins. This probe pin is made of tungsten, palladium or the like.
The LSI wafer test is performed by pressing the probe pin of the probe card against the electrode (pad) of the LSI chip. The quality of the LSI chip is determined by this test. In recent years, with the high integration and miniaturization of LSI, the pad pitch in the LSI chip has been reduced. Accordingly, there is an increasing demand for miniaturization of LSI chip inspection equipment. In particular, it is necessary to reduce the size of the probe card, and the pitch of the probe pins is also reduced.
As a kind of probe pin, a cantilever type pin is provided that protrudes laterally in a cantilever shape from a probe card. This cantilever type pin is disposed in a horizontal direction with respect to the electrode to be inspected. For this reason, when there are many electrodes in a surface, arrangement | positioning of many pins becomes complicated and there exists a possibility that pins may contact. Therefore, it is difficult to narrow the arrangement pitch. For this reason, the current situation is shifting from the cantilever type to the vertical type pin. In the vertical type, a large number of pins protrude from the lower surface of the probe card substantially vertically downward. The probe pin may have an outer diameter of about 0.1 mm and an arrangement pitch of about 0.2 mm or less.
As a vertical type probe card, a probe card disclosed in Japanese Patent Application Laid-Open No. 11-142433 is known. The probe needle disposed on the probe card has a curved portion with a curved shape. The bent portion relaxes the reaction force from the LSI chip by bending when the probe pin is pressed against the electrode of the LSI chip.
With reference to FIG. 4, an example of a conventional
In manufacturing the
In the pressing process, a predetermined range of a wire having a uniform outer diameter is formed into a flat plate shape by pressing and is curved into a predetermined radius of curvature. This flat part is the
The wire thus pressed is insulated. The insulation treatment is performed by forming a film with a non-conductive material. The front end portion of the first
As described above, since the
The present invention has been made in view of the above situation, and has been manufactured by a method of manufacturing a probe card pin capable of realizing a reduction in manufacturing cost and a reduction in pin arrangement pitch, and the manufacturing method. It is manufactured by the manufacturing method described in any of the above.

According to the method for manufacturing a probe card pin according to the present invention, the pin member obtained by cutting a plurality of curved plates in parallel with each other is a probe card pin as a finished product or a state very close to this. Therefore, the manufacturing cost can be reduced and the pin arrangement pitch can be reduced.
Hereinafter, the present invention will be described in detail based on preferred embodiments with appropriate reference to the drawings.
The
A plurality of probe pins (not shown) are arranged on the
As described above, the
Both the upper and
In FIG. 1, the width of the rectangular cross section of the
As shown in FIG. 1A, in the
The ratio of the width W1 to the thickness T1 of the probe pin 1 (W1 / T1) is preferably 1.0 or more and 1.5 or less. If it is less than 1.0, it tends to bend in the lateral direction (width W1 direction), that is, in the direction of the adjacent probe pin (not shown), instead of the intended longitudinal direction (thickness T1 direction). In this case, adjacent probe pins may come into contact with each other. If the ratio (W1 / T1) exceeds 1.5, it tends to bend excessively in the front-rear direction, and it is difficult to obtain a preferable pressing force against the electrode P. When the thickness T1 is increased to avoid this, the width W1 is also increased, and it is difficult to narrow the pin arrangement pitch.
When the
The
In a state where the
Below, the manufacturing method of the said
In the curved plate forming step, the
The one
From the viewpoint of the effective scrubbing function of the
As a pre-rolling process, the metal material is usually drawn. The wire made of the metal material is drawn through a die having a hole with a smaller diameter, and a thin wire having a wire diameter suitable for the material of the
In accordance with the material used for the
In the insulation treatment step, insulation treatment is performed on the surface of the
The purpose of this insulation treatment is that an electrical failure occurs when the
In the multi-cutting process, the
The cutting direction of the
As described above, the
An insulating coating is formed on the surface of the
The
