Abstract
Description
The present invention relates to a photodetector, an electro-optical device including the photodetector, and a method for manufacturing the photodetector, and more specifically, a photodetector that detects light from a waveguide, and the photodetector. The present invention relates to an electro-optical device and a method for manufacturing a photodetector.
In modern information communications, both optical and electrical signals are used to transmit information. Therefore, information is processed and propagated by being converted from an electrical signal to an optical signal or from an optical signal to an electrical signal. When converting information propagated by an optical signal into an electrical signal, a light receiving element for detecting light propagating through an optical waveguide in the optical device is required.
The light receiving element that has been widely used so far is typically a semiconductor element (photodiode) having a pn junction formed by doping a semiconductor with two different elements (for example, Japanese Patent Laid-Open No. 05-087635). No. publication). Examples of the semiconductor used in the photodiode include silicon for visible light and germanium and indium gallium arsenide for near infrared light.
また、光導波路と光検出器を結合したものとして、ショットキー接合を利用した光導波路用光検出器も提案されているが(特開平10−144950号公報、Goykhman, I., B. Desiatov, J. Khurgin, J. Shappir, and U. Levy, "Locally oxidized silicon surface-plasmon Schottky detector for telecom regime". Nano Letters, 2011. 11(6): p. 2219-2224. However, it is difficult to manufacture an optical waveguide and a photodiode using a single element semiconductor such as silicon or germanium as a substrate (platform) in view of the optical characteristics of the semiconductor and the optical waveguide manufacturing process. In other words, when using a semiconductor as a photodiode, light with a wavelength greater than the band gap must be targeted, whereas when using a semiconductor as the optical waveguide, a wavelength with energy smaller than the band gap must be used. Therefore, it is impossible to manufacture a photodiode and an optical waveguide using a single semiconductor. As a combination of an optical waveguide and a photodetector, a photodetector for an optical waveguide using a Schottky junction has been proposed (Japanese Patent Laid-Open No. 10-144950, Goykhman, I., B. Desiatov, J. Khurgin, J. Shappir, and U. Levy, "Locally oxidized silicon surface-plasmon Schottky detector for telecom regime". Nano Letters, 2011. 11 (6): p. 2219-2224. However, in order to form a Schottky junction, the optical waveguide itself must be a semiconductor.
When a compound semiconductor typified by a III-V compound semiconductor is used as a platform, it is possible to create an optical waveguide and a photodetector from substantially the same material by changing the composition ratio of the compound semiconductor. is there. However, at present, when using compound semiconductors, the price is higher than when using other materials, and there are still points to be improved such as difficulty in obtaining large substrates. Optical devices are high-end products. In silicon photonics, a light receiving element made of a combination of silicon and germanium is realized.
Here, a photodiode (photodetector), which is a semiconductor light receiving element using a general single element as a substrate, is not made of the same material as that of the optical waveguide as described above, and is prepared as a separate member. It will be incorporated into the waveguide. In particular, in the case of polymer-based optical devices, a space must be provided for installing the photodiode in the optical device including the optical waveguide. Furthermore, an optical structure such as a coupler or a mirror is required to make the propagating light in the optical waveguide enter the photodiode.

As further downsizing and higher integration of optical devices are required, placing optical members inside optical devices as described above is a factor that hinders downsizing and higher integration of optical devices. Also, the manufacturing process was complicated.
The present invention has been made in order to solve the above-described problems, and an object of the present invention is to provide a photodetector capable of saving space and reducing costs and having a simple manufacturing process, and a manufacturing method thereof, Furthermore, it is providing the electro-optical apparatus using the said photodetector.
As a result of earnest research on the method of detecting light from the optical waveguide, the inventors have completed the present invention. That is, all metals, intermetallic compounds, or conductive oxides absorb visible light and near infrared light. And the photoexcited carrier generate | occur | produces in the metal etc. which absorbed the said light. Light that exudes from the optical waveguide (for example, evanescent light or light that has transmitted through the surface of the waveguide) is absorbed by a conductor such as a metal (first electrode layer) disposed adjacent to the optical waveguide. When photoexcited carriers are generated by the above, when the photoexcited carriers tunnel through the energy barrier by the dielectric layer and reach the second electrode layer, a photoinduced current is generated. The inventor has found that the light propagating through the optical waveguide can be detected by this photo-induced current.
The photodetector according to the present invention based on such knowledge is a photodetector that detects light that has oozed out of the optical waveguide, and includes a first electrode layer disposed in the vicinity of the optical waveguide, A dielectric layer disposed on one electrode layer and a second electrode layer disposed on the dielectric layer are provided. Here, the term “arranged close to the optical waveguide” includes not only the case where the optical waveguide is disposed in contact with the optical waveguide, but also the case where the optical waveguide is disposed so as to face the optical waveguide at a predetermined interval. It is.
An electro-optical device according to the present invention includes a substrate, an optical waveguide disposed on the substrate, the photodetector, and a wiring layer. The photodetector is disposed adjacent to the optical waveguide. The wiring layer is disposed on the substrate. The wiring layer is composed of the same layer as at least one of the first electrode layer and the second electrode layer of the photodetector.
A method for manufacturing a photodetector according to the present invention, comprising: preparing an optical waveguide; forming a first electrode layer adjacent to the optical waveguide; and forming a dielectric layer on the first electrode layer And a step of disposing a second electrode layer on the dielectric layer.

In the following drawings, the same or corresponding parts are denoted by the same reference numerals, and description thereof will not be repeated.

With reference to FIGS. 1-3, the
The
The
-Materials-
Although any metal can be used as the material of the
As described above, visible light, all metals can absorb near infrared light and infrared light. Therefore, many materials including transition metals including noble metals, typical metals such as aluminum, intermetallic compounds such as titanium nitride, and alloys such as brass are used as materials for the
Further, when the electron affinity of the material constituting the
-About the film thickness of each layer-
The film thickness of the first electrode layer 3 (lower metal thin film) on the side close to the
For example, the thickness of the
-Installation position of the photodetector with respect to the optical waveguide-

The metal thin film necessary for constituting the
Further, the metal constituting the photodetector 10 (for example, the metal such as gold or titanium constituting the
In addition, since the
Furthermore, the structure of the

As shown in FIG. 4, first, a waveguide manufacturing step (S10) is performed. Specifically, first, a silicon substrate on which a silicon oxide film having a thickness of 2 μm is formed is prepared (step S11). After cleaning the silicon substrate, a material constituting the

For example, when the above-described photoresist is applied, the heating temperature is set to 100 degrees Celsius, and the heating time is set to 2 minutes (baking process).

Specifically, when the above-described photoresist is used, the heating temperature is 150 degrees Celsius and the heating time is 2 minutes (hard baking).
Next, development processing is performed (step S16). Specifically, when using the above-described photoresist, the photoresist is developed by immersing it in a developer for 1 minute. As a result, an optical waveguide 2 (polymer waveguide) made of resin can be formed on the main surface of the substrate 1 (on the silicon oxide film formed on the surface of the silicon substrate) as shown in FIG. The size of the

Specifically, first, a resin (for example, a positive photoresist) is applied on the produced optical waveguide 2 (step S21). For example, S1818 (registered trademark) manufactured by Shipley can be used as the photoresist as the resin. About 200 μl of the photoresist is dropped on the
Next, the applied resin is heat-treated (S22). For example, when the photoresist is applied, the heating temperature is 100 degrees Celsius and the heating time is 2 minutes (baking process).
Next, the resin is patterned (step S23). For example, when the above-described photoresist is used, the photoresist is exposed to ultraviolet rays for 10 seconds through a photomask to form a pattern.

Here, the light traveling through the

Here, since the
Referring to FIG. 9, electro-
In the electro-optical device shown in FIG. 9, the optical signals modulated by the

<Example of photodetector>
Photodetector configuration:
The inventor made a prototype of the photodetector having the structure shown in FIGS. In the prototype photodetector, the material of the
In the photodetector having the above-described configuration, when light propagates through the

Measurement result:
When the wavelength of light propagating through the optical waveguide was changed for the above-described
In addition, the
As described above, the photodetector according to the embodiment can make the device itself extremely small. Further, the photodetector is installed so as to be in direct contact with the optical waveguide 2 (or so as to face the
Hereinafter, although there is a portion overlapping with the above-described embodiment, characteristic configurations of the present invention will be listed.
A
In this way, light that oozes out from the optical waveguide 2 (for example, evanescent light or light that has passed through the surface of the optical waveguide 2) is a laminated structure of the
When the
The
Here, the light that travels while being totally reflected from the
In the
In the
In addition, as a material which comprises the
In the
As shown in FIG. 9, the electro-
