以上のように構成されたテープ拡張装置10を用いて実施するデバイス分離工程について図13を参照して説明する。即ち、半導体ウエーハ2が貼着されているダイシングテープ97が装着された環状のフレーム96を、図13の(a)に示すようにフレーム保持手段11を構成するフレーム保持部材111の載置面111a上に載置し、クランプ112によってフレーム保持部材111に固定する(フレーム保持工程)。このとき、フレーム保持部材111は図13の(a)に示す基準位置に位置付けられている。次に、テープ拡張手段12を構成する支持手段123としての複数のエアシリンダ123aを作動して、環状のフレーム保持部材111を図13の(b)に示す拡張位置に下降せしめる。従って、フレーム保持部材111の載置面111a上に固定されている環状のフレーム96も下降するため、図13の(b)に示すように環状のフレーム96に装着されたダイシングテープ97は拡張ドラム121の上端縁に接して拡張せしめられる(テープ拡張工程)。この結果、ダイシングテープ97に貼着されている半導体ウエーハ2には放射状に引張力が作用するため、個々のデバイス23に分離されるとともにデバイス間に間隔Sが形成される。なお、半導体ウエーハ2に実施される上記レーザー加工工程において、図10に示すように基板20の一部201および機能層21に改質層230が形成されている場合には、上記ダイシングテープ97に貼着されている半導体ウエーハ2には放射状に引張力が作用することにより、半導体ウエーハ2は改質層230が形成された分割予定ライン22に沿って個々のデバイスに分割されるとともに、デバイス間に間隔Sが形成される。
