前記被加工材の一の面における前記第1微細パターンの形成される第1パターン領域上に、第1レジスト材料からなり、前記第1微細パターンに対応する第1レジストパターンを形成する第1レジストパターン形成工程と、
少なくとも、前記被加工材の一の面における前記第2微細パターンの形成される第2パターン領域上に、第2レジスト材料からなる第2レジストパターンを形成する第2レジストパターン形成工程と、
前記第2レジストパターンの側壁に沿って、前記第2微細パターンに対応する側壁パターンを形成する側壁パターン形成工程と、
前記第2レジストパターンをアッシングにより除去し、前記側壁パターン及び前記第1レジストパターンを残存させる第2レジストパターン除去工程と、
前記側壁パターン及び前記第1レジストパターンをマスクとして用いて前記被加工材をエッチングするエッチング工程と
